采用场发射扫描电镜和X射线衍射技术研究了生长结束后的降温过程对以近空间升华法生长的CdZnTe薄膜形貌与结构的影响。分析了快速(炉冷,673K以上-8K/min)和慢速(-2K/min)两种降温速率下获得的CdZnTe薄膜的结构与形貌,并考察了降温中是否阻断生长源向薄膜的传质的影响。结果表明,所得到的薄膜均为闪锌矿结构,降温时薄膜的持续生长将抑制晶粒在平面内铺展而使其棱角钝化的趋势,以较慢的速率降温和降温时阻断传质均有利于提高薄膜的致密度,降低粗糙度及薄膜的织构强度。  相似文献

采用近空间升华法在FTO玻璃衬底上制备CdZnTe多晶厚膜,并采用扫描电镜(SEM)、能谱仪(EDS)、X射线衍射仪(XRD)、紫外-可见光谱仪、I-V测试仪等对CdZnTe厚膜的表面形貌、成分、结构以及光电性能进行分析表征。结果表明,所制备的CdZnTe膜均匀致密,随生长时间的延长,晶粒尺寸明显增大;不同厚度的CdZnTe膜均表现出沿(111)晶面的择优生长;CdZnTe厚膜的禁带宽度在1.53~1.56eV之间;电阻率在1010Ω.cm数量级,具有较好的光电响应,试制的薄膜探测器可用作计数型探测器。  相似文献

SnO2∶F薄膜作为low-e玻璃的表面功能层材料,广泛应用于节能镀膜玻璃。Low-e玻璃在后期退火(深加工)后,其性能的变化已经引起了学术研究和实际应用方面的的关注。我们对于用化学气相沉积法在玻璃表面沉积的约250nm厚的SnO2∶F薄膜进行不同的退火处理。并通过一系列的研究,结果发现,薄膜的结构、组成、电学、光学性能在氮气和空气两种不同的退火气氛下会有显著的变化。SnO2∶F薄膜的Low-e性能经过空气中高温退火后下降明显。通过计算对比退火后SnO2∶F薄膜的晶格常数和晶胞尺寸,提出了一种对于薄膜Low-e性能下降的合理解释。  相似文献

用正硅酸乙酯(ETOS),乙醇(EtOH),水以及盐酸以一定的比例混合配制溶胶(其中盐酸为催化剂).以普通浮法玻璃为衬底,用浸渍提拉法制备了厚度为100nm左右的SiO2薄膜.对其进行等温和等时退火,用台阶仪测定其厚度变化,给出经验拟合公式.研究了退火对透过率、折射率以及气孔率的影响,并做出比较详细的理论解释.  相似文献

采用直流磁控溅射法在n+-Si上制备了TiO2薄膜,采用电子束蒸发镀膜仪在TiO2薄膜上沉积Au电极,获得了Au/TiO2/n+-Si结构的器件.研究了退火温度对薄膜结晶性能及器件电阻开关特性的影响.Au/TiO2/n+-Si结构的器件具有单极性电阻开关特性,置位(set)电压,复位(reset)电压、reset电流及功率的大小随退火温度的不同而不同,并基于灯丝理论对器件的电阻开关效应的工作机理进行了探讨.研究结果表明,500℃退火的器件具有良好的非易失性.器件高低阻态的阻值比大于103,其信息保持特性可达10年之久.在读写次数为100次时,器件仍具有电阻开关效应.  相似文献

采用近空间升华法在GaAs(100)衬底上外延生长CdZnTe单晶厚膜,用化学腐蚀的方法去除掉GaAs(100)衬底后,对CdZnTe外延膜上、下表面的形貌、成分、结构以及电学性能进行了表征分析。SEM和EDS的结果表明,CdZnTe外延膜表面平滑致密且膜中成分分布较均匀;红外透过成像分析的结果表明,CdZnTe厚膜中无明显的Te夹杂相;X射线摇摆曲线、PL谱的结果表明,随着薄膜厚度的增加,CdZnTe外延膜中的晶体缺陷减少,应变弛豫,结晶质量提高,通过增加膜厚可以获得高质量的CdZnTe外延膜;电学测试表明,CZT外延膜的电阻率在1010Ω·cm数量级,且具有较好的光电响应特性,可用于高能射线探测。  相似文献

利用射频磁控溅射技术通过Ti靶及TiO2靶在氩氧气氛中同时溅射制备TiO2薄膜,并对所得的样品进行不同温度的退火处理。采用X射线衍射、扫描电子显微镜、拉曼光谱和吸收谱研究了不同的靶材及退火温度对TiO2薄膜晶体结构、微观形貌及光学性质的影响。结果表明:由于靶材的不同,Ti靶溅射时氧分压较低,造成薄膜中存在大量的氧缺陷,晶相发育不完善,颗粒相比TiO2靶溅射时较小,从XRD和拉曼光谱来看,Ti靶溅射得到的TiO2薄膜更有利于金红石相的形成。薄膜的透过率随退火温度的升高而降低,TiO2靶材溅射的薄膜的光学带隙随温度升高而明显降低,而Ti靶得到的薄膜的光学带隙对退火温度的依赖关系不明显。  相似文献

在室温下,采用直流磁控溅射法,以载玻片作为衬底,淀积出ZnO薄膜。在常压H2气氛中,以不同温度对样品进行退火处理。结果表明,在退火温度为500℃时,样品具有最佳综合光电性能,其在360~960nm波长范围内的平均透光率为76.35%,方块电阻为6.3kΩ/□。  相似文献

采用射频磁控溅射方法以石英玻璃为衬底分别沉积制备出了Ge/SiO2和Ge/ZnO/SiO2薄膜。X射线衍射表明薄膜展示了明显的ZnO衍射峰和较弱的Ge衍射峰;傅里叶变换红外光谱曲线证明薄膜均具有各自的特征吸收峰;扫描电镜结果显示薄膜为颗粒状团簇结构,并且加入ZnO中间层可以有效的改善Ge层的质量。同时,对所得薄膜材料的电流-电压性能进行了研究,结果发现,Ge/SiO2薄膜的I-V曲线拟合后为斜线,相当于电阻;ZnO/SiO2薄膜为直线,可以认为是绝缘体;Ge/ZnO/SiO2薄膜在-10~10V之间电流电压呈线性关系,其电阻比Ge/SiO2薄膜小,当电压值超过15V之后,电流急剧增加而迅速使薄膜击穿,薄膜导通。  相似文献

Effect of in situ CdCl2 treatment on the morphological, structural and electrical properties of CdTe films as well as on solar cell characteristics of CdS/CdTe junction has been investigated. XRD measurements show that the presence of CdCl2 vapours induces 111 oriented growth in the CdTe films. CdCl2 concentration required for this oriented growth is found to be directly proportional to the substrate temperature. SEM measurements show enhanced grain growth in the presence of CdCl2. Spectral response of the CdCl2 treated CdS/CdTe solar cells shows an enhanced CdS diffusion in to the CdTe, which results in an improved spectral response in UV range and a consequent reduction in the interface states density. A drastic reduction in the deep levels due to the CdCl2 treatment, as seen in the photo-capacitance studies, has results in CdS/CdTe solar cells having efficiency >8%.  相似文献

在常温下,采用射频反应磁控溅射方法在不同溅射功率下于K9双面抛光玻璃基底上制备二氧化钛薄膜.将制备的样品进行450℃退火6h热处理.利用X射线衍射仪(XRD)对比分析了退火前后薄膜的微观结构,采用光栅光谱仪测试了退火前后薄膜样品的透射谱.实验结果表明,退火前薄膜样品是非晶态,退火后薄膜晶化为晶态,但不同溅射功率下制备的薄膜结晶取向有差异;退火热处理对薄膜的折射率有一定影响,表现为退火前后透射谱偏移.  相似文献

Aerosol-gel process has been used for the deposition of SiO2 thin films. Layers were deposited from a solution with pH = 3.5 and water to TEOS molar ratio (rw) 2.2 and then treated at various temperatures ranging from room temperature to 700°C. As-prepared thin films have been characterized by FTIR spectroscopy. Spectra were acquired in transmission at 65° angle of incidence or at perpendicular incidence. Characteristic absorption bands of the SiO2 sol-gel system have been studied with respect to the posttreatment temperature. Bands located at 1250–1000 cm−1 and around 960 cm−1 have been deconvoluted in several peaks. The origin and temperature dependence of these peaks are discussed.  相似文献

Microstructure and hydrophilicity of nano-titanium dioxide (TiO2) thin films, deposited by radio frequency magnetron sputtering, annealed at different temperatures, were studied by field emission scanning electron microscopy (SEM), X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS) and water contact angle methods. It is found that the crystal phase transforms from amorphous to rutile structure with increase of annealing temperature from room temperature to 800 °C. It is also indicated that the organic contaminants on the surface of the films can be removed and the oxygen vacancies can be reduced by the annealing treatment. Annealed at the temperature below 300 °C, amorphous TiO2 thin films show rather poor hydrophilicity, and annealed at the temperature range from 400 to 650 °C, the super hydrophilicity anatase of TiO2 thin films can be observed. However, when the annealing temperature reaches 800 °C, the hydrophilicity of the films declines mainly derived from the appearance of rutile.  相似文献

Nano-TiO2 thin films were deposited on silicon and glass substrates by radio-frequency (RF) magnetron sputtering using TiO2 ceramic target and characterized by X-ray diffractometer, X-ray photoelectron spectrometer, atomic force microscope, and ultraviolet-visible spectrophotometer. Photocatalytic activity was evaluated by light induced degradation of 5 ppm methyl orange solution using a high pressure mercury lamp as lamp-house. It was found that the film as deposited is polymorph, with energy gap of 3.02 eV, and can absorb visible light. The film was repeatedly used for six times in degradation of 5 ppm methyl orange, and the degradation rates of methyl orange solution are 36.566%, 33.112%, 32.824%, 32.248%, 30.521% and 28.794%, respectively. After ultrasonic treatment in de-ionized water for ten minutes, the degradation rate of methyl orange solution resumes to 33.975%.  相似文献

以锆钛酸铅薄膜(PZT)为例,分析了国内外铁电薄膜退火的各种方法。针对解决铁电薄膜基底高温生长工艺与硅集成电路承受温度较低的不兼容及器件性质劣化的难题,分别对普通炉子退火、快速热退火及激光退火进行了详细的分析比较。激光低温退火技术有望成功地在未来应用PZT铁电薄膜制作组件时,增加其制备工艺设计的弹性和可行性。  相似文献

Thin films of tungsten disulfide (WS2) were deposited on 3Cr13 martensitic stain less steel substrate by radio-frequency (RF) sputtering. The as-deposited films were annealed at 473, 673 and 873 K respectively for 2 h in 5 × 10− 4 Pa vacuum. Composition of the films was inspected by energy dispersive spectroscopy. Surface morphology and structure properties were studied by scanning electron microscopy and X-ray diffraction techniques. Tribological behavior was also examined using tribometer. At 473 K, the films exhibited low crystallization structure and no significant improvement in the tribological performance. At 673 K, the tribological performance was improved and a transition from non-crystalline to hexagonal structure took in place. When the annealing temperature rose up to 873 K, the films cracked and fell off from the substrate. The results suggested that with suitable technical parameters vacuum annealing could promote crystallization and improve tribological performance of RF sputtering WS2 films.  相似文献
