In this work, the impact of parameter variation on hot-carrier effect immunity in transparent gate recessed channel (TGRC)—MOSFET based on the hydrodynamic energy transport model have been studied. The parameters of TGRC-MOSFET investigated include the oxide thickness, negative junction depth, and substrate doping. TCAD analysis shows the performance of TGRC-MOSFET in terms of transfer characteristics, transconductance, electric field, electron velocity, electron mobility and electron temperature. The simulation results indicate the improved hot-carrier immunity for TGRC-MOSFET in 30 nm device.

In this paper, a novel device structure called transparent gate recessed channel MOSFET (TGRC-MOSFET) is proposed to alleviate the hot carrier effects for the advanced nanometer process. TGRC-MOSFET involving a recessed channel and incorporates indium tin oxide as a transparent gate. TCAD analysis shows that the performance of TGRC-MOSFET surpasses conventional recessed channel (CRC)-MOSFET in terms of high ION/IOFF ratio and better carrier transport efficiency in comparison to CRC-MOSFET. This simulation divulges the reduction in hot-carrier-effects metrics like electron velocity, electron temperature, potential, and electron mobility. Furthermore, the effect of gate length is observed on the analog behavior of TGRC-MOSFET. All the simulations have been done using DEVEDIT-3D and ATLAS device simulator. The work proposes the novel design for reduced hot carrier and low power switching applications.  相似文献

In this paper, insulated shallow extension cylindrical surrounding gate (ISE-CSG) MOSFET with high-k gate stack has been proposed and extensively investigated. The performance of high-k ISE-CSG MOSFET has been compared with cylindrical surrounding gate MOSFET. ISE-CSG with high-k gate stack has number of desirable features at 30 nm regimes. The results reveal that ISE-CSG MOSFET with gate stack is more immune to short channel effects because of improved carrier transportation capability. It has been observed that high-k ISE-CSG MOSFET shows improved figure of merits as drive current (ION), ION/IOFF ratio, transconductance (gm), cutoff frequency fT, transconductance generation factor, intrinsic gain (Av), transconductance frequency product, gain transconductance frequency product and gain frequency product. ISE-CSG with high-k gives better control over the depletion region and therefore it is a suitable device for high speed, high frequency and analog/RF circuit applications.

In this article, the rational function approximation technique (RFAT) is applied to the hybrid finite‐element/boundary‐integral/multilevel fast multipole algorithm (FE/BI/MLFMA) to acquire wide‐band and wide‐angle backscatter radar‐cross‐section (RCS) by complex targets. The two approaches of using the rational function approximation technique, asymptotic waveform evaluation (AWE) and model‐based parameter estimation (MBPE), both have been investigated and compared by theoretical analysis and numerical experiments. The numerical results acquired by the developed computing algorithm of integrating the hybrid FE/BI/MLFMA with the RFAT are presented in the article, demonstrating that the rational function approximation technique can greatly speed up the hybrid FE/BI/MLFMA to acquire wide‐band and wide‐angle backscatter RCS by complex targets. © 2007 Wiley Periodicals, Inc. 针对中国股票市场的3个重点行业的长期记忆性和平均循环周期问题进行了研究.通过重标极差(R/S)方法来分析他们的长记忆性,在平均循环周期的估计上,使用了线性插值法来确定V统计量曲线的转折点,以及计算最小二乘法的误差来更清楚的确定R/S曲线转折点这两种方法,并将两者进行对照来估计周期,对各行业分析结果表明,得出中国股票3个行业市场都具有分形特征,其变化具有循环性.  相似文献

Implementing sit/stand workstations in sedentary work environments is a common way to reduce sedentary time, but their medium-term effect on cognitive performance is unclear. To address this circumstance, eighteen office workers participated in a two-arm, randomised controlled cross-over trial (ClinicalTrials.gov Identifier: NCT02825303), either working at a traditional (sit) or an interventional (sit/stand) workplace for 23 weeks. Cognitive performance (working speed, reaction time, concentration performance, accuracy), workload and relevant covariates (salivary cortisol level, heart rate, physical activity, sitting time) were measured pre- and post-intervention under laboratory conditions. MANOVA and RMANOVA results did not show differences in performance parameters and workload, respectively, between sit/stand and traditional workplace users. Differences in text editing accuracy and cortisol levels for sit/stand workstation users indicate potential connectivity to cognitive parameters which should be further examined with large-scale studies. Practitioner summary: Medium-term effects of working at sit/stand workstations on cognitive performance and workload are unexplored. This randomised controlled trial suggests that cognitive performance and workload are unaffected for sit/stand workstation users after 23?weeks of use. However, accuracy appeared to improve and physiological stress appeared to be altered.
