Catalytic chemical vapor deposition (Cat-CVD) has been developed to deposit alumina (Al2O3) thin films on silicon (Si) crystals using N2 bubbled tri-methyl aluminum [Al(CH3)3, TMA] and molecular oxygen (O2) as source species and tungsten wires as a catalyzer. The catalyzer dissociated TMA at approximately 600 °C. The maximum deposition rate was 18 nm min−1 at a catalyzer temperature of 1000 °C and substrate temperature of 800 °C. Metal oxide semiconductor (MOS) diodes were fabricated using gates composed of 32.5-nm-thick alumina film deposited at a substrate temperature of 400 °C. The capacitance measurements resulted in a relative dielectric constant of 7.4, fixed charge density of 1.74×1012 cm−2, small hysteresis voltage of 0.12 V, and very few interface trapping charges. The leakage current was 5.01×10−7 A cm−2 at a gate bias of 1 V.  相似文献

The Yb:Er co-doped Al2O3 thin film was deposited on oxidized silicon wafers by microwave ECR plasma source enhanced RF magnetron sputtering, and annealed from 800 °C to 1000 °C. The photoluminescence at 1.53 μm of thin film was obtained under room temperature. The mixture phase structure of γ and θ is observed by XRD, and the compositions of the thin film are investigated by EPMA. The maximum PL intensity was achieved with O2:Ar at 1:1, annealing temperature at 900 °C, and experimental ratio of Yb:Er at 1:3.6. The energy transfer mechanism between Er and Yb ions is supported by theoretical analysis and experiment results.  相似文献

Samarium-doped ceria (SDC) thin films were prepared from Sm(DPM)3 (DPM = 2,2,6,6-tetramethyl-3,5-heptanedionato) and Ce(DPM)4 using the aerosol-assisted metal–organic chemical vapor deposition method. -Al2O3 and NiO-YSZ (YSZ = Y2O3-stabilized ZrO2) disks were chosen as substrates in order to investigate the difference in the growth process on the two substrates. Single cubic structure could be obtained on either -Al2O3 or NiO-YSZ substrates at deposition temperatures above 450 °C; the similar structure between YSZ and SDC results in matching growth compared with the deposition on -Al2O3 substrate. A typical columnar structure could be obtained at 650 °C on -Al2O3 substrate and a more uniform surface was produced on NiO-YSZ substrate at 500 °C. The composition of SDC film deposited at 450 °C is close to that of precursor solution (Sm : Ce = 1 : 4), higher or lower deposition temperature will both lead to sharp deviation from this elemental ratio. The different thermal properties of Sm(DPM)3 and Ce(DPM)4 may be the key reason for the variation in composition with the increase of deposition temperature.  相似文献

HfO2 thin films with columnar microstructure were deposited directly on ZnS substrates by electron beam evaporation process. SiO2 thin films, deposited by reactive magnetron sputtering, were used as buffer layers, HfO2 thin films of granular microstructure were obtained on SiO2 interlayer by this process. X-ray diffraction patterns demonstrate that the as-deposited HfO2 films are in an amorphous-like state with small amount of crystalline phase while the HfO2 films annealed at 450 °C in O2 for 30 min and in Ar for 150 min underwent a phase transformation from amorphous-like to monoclinic phase. Antireflection effect in certain infrared wave band, such as 3–6 μm, 4–12 μm, 4–8 μm and 3–10 μm, can be observed, which was dependent on the thickness of thin films. The cross-sectional images of HfO2 films, obtained by field emission scanning electron microscopy, revealed that there was no distinct morphological change upon annealing.  相似文献

Precursor solutions for Pb(Mg1/3Nb2/3)O3 (PMN) synthesis were obtained by Pechini's method. The influence of the concentration of organic materials on the phase formation has been studied. For this purpose, PMN solutions were prepared with different precursors and were characterized by thermogravimetric and differential thermal analysis. The obtained solutions were deposited onto a Si (100) substrate by dip coating and pre-treated in a hot plate at 300 °C for 1 h. The films were annealed at 600, 700, 800 and 900 °C for 1 h and characterized by X-ray diffraction. The perovskite phase was formed after annealing at 600 and 700 °C when the solution of PMN was prepared with a lower amount of organic material and starting with niobium oxide. By increasing the temperature to 800 or 900 °C, only the formation of pyrochlore phase was observed. With the solution prepared from niobium ethoxide, only the presence of pyrochlore phase was observed independently of the annealing temperature.  相似文献

Tantalum oxide films have been deposited by 355 nm pulsed laser ablation of metallic Ta target in O3/O2 ambient. The structure and the composition of as-deposited and annealed films were examined by X-ray diffraction and Fourier transform infrared spectroscopy. The measurements of the current–voltage and capacitance–voltage characteristics of the Al/Ta2O5/Si capacitors were performed to reveal the electrical properties of the Ta2O5 films. The effects of annealing temperature on the characteristics of thin films have been studied. The results suggest that the films annealed above 700°C have the structure of orthorhombic β-Ta2O5, thc annealing treatment at high temperature decreases the bulk trap charge, the border trap, and the interface trap densities of as-deposited films, and improves significantly the dielectric and electrical properties of Ta2O5 film.  相似文献

Calcium oxide and calcium hafnium oxide thin films were grown by atomic layer deposition on borosilicate glass and silicon substrates in the temperature range of 205–300 °C. The calcium oxide films were grown from novel calcium cyclopentadienyl precursor and water. Calcium oxide films possessed refractive index 1.75–1.80. Calcium oxide films grown without Al2O3 capping layer occurred hygroscopic and converted to Ca(OH)2 after exposure to air. As-deposited CaO films were (200)-oriented. CaO covered with Al2O3 capping layers contained relatively low amounts of hydrogen and re-oriented into (111) direction upon annealing at 900 °C. In order to examine the application of CaO in high-permittivity dielectric layers, mixtures of Ca and Hf oxides were grown by alternate CaO and HfO2 growth cycles at 230 and 300 °C. HfCl4 was used as a hafnium precursor. When grown at 230 °C, the films were amorphous with equal amounts of Ca and Hf constituents (15 at.%). These films crystallized upon annealing at 750 °C, showing X-ray diffraction peaks characteristic of hafnium-rich phases such as Ca2Hf7O16 or Ca6Hf19O44. At 300 °C, the relative Ca content remained below 8 at.%. The crystallized phase well matched with rhombohedral Ca2Hf7O16. The dielectric films grown on Si(100) substrates possessed effective permittivity values in the range of 12.8–14.2.  相似文献

The properties of sol–gel derived CeTi2O6 thin films deposited using a solution of cerium chloride heptahydrate and titanium propoxide in ethanol are discussed. The effect of annealing temperature on structural, optical, photoluminescence, photocatalysis and electrochemical characteristics has been examined. Lowest annealing temperature for the formation of crystalline CeTi2O6 phase in these samples is identified as 580 °C. The optical transmittance of the films is observed to be independent of the annealing temperature. The optical energy bandgap of the 600 °C annealed film for indirect transition is influenced by the presence of anatase phase of TiO2 in its structure. Fourier transform infrared spectroscopy investigations have evidenced increased bond strength of the Ti–O–Ti network in the films as a function of annealing temperature. The photoluminescence intensity of the films has shown dependence on the annealing temperature with the films fired at 450 °C exhibiting the maximum photoluminescence activity. The decomposition of methyl orange and eosin (yellow) under UV–visible light irradiation in the presence of crystalline CeTi2O6 films shows the presence of photoactivity in these films. The photocatalytic response of CeTi2O6 films is found to be superior to the TiO2 films. In comparison to crystalline films, the amorphous films have shown superior electrochemical characteristics. The 500 °C annealed amorphous films have exhibited the most appropriate properties for incorporation in electrochromic devices comprising tungsten oxide as the primary electrochromic electrode.  相似文献

Cobalt-coated single-crystal Si-Ge layers grown epitaxially by ultrahigh vacuum chemical vapor deposition on silicon substrates were annealed by rapid thermal annealing in the temperature range from 450 °C to 800 °C for periods ranging from 1 to 3 min. The measured sheet resistivities of the films exhibit strong dependence on the annealing conditions. The Co-SiGe film annealed at 700 °C for 3 min had the lowest sheet resistivity (3Ω/p). Structural studies using cross-sectional transmission electron microscopy showed that the cobalt films reacted with the SiGe layer and the thickness of the resulting film increases with increasing annealing temperature or time. Electron diffraction and X-ray microanalysis using energy-dispersive spectrometry showed that CoSi2 was formed during initial annealing. The detection of germanium in the reacted layer and the deviation of the reacted layer's lattice constant from that of CoSi2 indicated that germanium diffused into the CoSi2 and formed ternary compounds (CoxSiyGez) during further annealing.  相似文献

CaCu3Ti4O12 (CCTO) thin films were successfully deposited on Pt/Ti/SiO2/Si(1 0 0) substrates using pulsed-laser deposition technique. The crystalline structure and the surface morphology of the CCTO thin films were greatly affected by the substrate temperature and oxygen pressure. Thin films with a (2 2 0) preferential orientation were obtained at the substrate temperature above 700 °C and oxygen pressure above 13.3 Pa. The 480-nm thin films deposited under 720 °C and 26.6 Pa have a fairly high dielectric constant of near 2000 at 10 kHz and room temperature. The values of the dielectric constant and loss and their temperature-dependence under different frequency are comparable with those obtained in the epitaxial CCTO films grown on oxide substrates.  相似文献

This work reports on the effect of post-deposition rapid thermal annealing on the structural and electrical properties of deposited TiB2 thin films. The TiB2 thin films, thicknesses from 9 to 450 nm, were deposited by e-beam evaporation on high resistivity and thermally oxidized silicon wafers. The resistivity of as-deposited films varied from 1820 μΩ cm for the thinnest film to 267 μΩ cm for thicknesses greater than 100 nm. In the thickness range from 100 to 450 nm, the resistivity of TiB2 films has a constant value of 267 μΩ cm.

A rapid thermal annealing (RTA) technique has been used to reduce the resistivity of deposited films. During vacuum annealing at 7 × 10−3 Pa, the film resistivity decreases from 267 μΩ cm at 200 °C to 16 μΩ cm at 1200 °C. Heating cycles during RTA were a sequence of 10 s. According to scanning tunneling microscopy analysis, the decrease in resistivity may be attributed to a grain growth through polycrystalline recrystallization, as well as to an increase in film density.

The grain size and mean surface roughness of annealed films increase with annealing temperature. At the same time, the conductivity of the annealed samples increases linearly with grain size. The obtained results show that RTA technique has a great potential for low resistivity TiB2 formation.  相似文献

Ferroelectric bismuth lanthanum titanate (Bi3.25La0.75Ti3O12; BLT) thin films were deposited on Pt/TiO2/SiO2/Si substrate by chemical solution deposition method. The films were crystallized in the temperature range of 600–700 °C. The spontaneous polarization (Ps) and the switching polarization (2Pr) of BLT film annealed at 700 °C for 30 min were 22.6 μC/cm2 and 29.1 μC/cm2, respectively. Moreover, the BLT capacitor did not show any significant reduction of hysteresis for 90 min at 300 °C in the forming gas atmosphere.  相似文献

Transparent and crack-free Bi2Ti2O7 thin films with strong (111) orientation were successfully prepared on n-Si(100) by chemical solution deposition (CSD) using bismuth nitrate and titanium butoxide as starting materials. The structural properties were studied by X-ray diffraction. The dielectric constant at 100 kHz at room temperature was 118 and loss factor was 0.074, for a 0.4-μm-thick film annealed at 500°C for 30 min. The leakage current density was 4.06×10−7 A/cm2 at an applied voltage of 15 V.  相似文献

Polycrystalline BaTiO3 thin films having the perovskite structure were successfully produced on platinum coated silicon, bare silicon, and fused quartz substrate by the combination of the metallo-organic solution deposition technique and post-deposition rapid thermal annealing treatment. The films exhibited good structural, electrical, and optical properties. The electrical measurements were conducted on metal-ferroelectric-metal (MFM) and metal-ferroelectric-semiconductor (MFS) capacitors. The typical measured small signal dielectric constant and dissipation factor at a frequency of 100 kHz were 255 and 0.025, respectively, and the remanent polarization and coercive field were 2.2 μC cm−2 and 25 kV cm−1, respectively. The resistivity was found to be in the range 1010–1012 Ω·cm, up to an applied electric field of 100 kV cm−1, for films annealed in the temperature range 550–700 °C. The films deposited on bare silicon substrates exhibited good film/substrate interface characteristics. The films deposited on fused quartz were highly transparent. An optical band gap of 3.5 eV and a refractive index of 2.05 (measured at 550 nm) was obtained for polycrystalline BaTiO3 thin film on fused quartz substrate. The optical dispersion behavior of BaTiO3 thin films was found to fit the Sellmeir dispersion formula well.  相似文献

The infrared (IR) absorption spectra and the behavior of the refraction index of a two-phase non-stoichiometric SiO2 film with excess Si have been studied as a function of the excess of Si and post-deposition thermal treatment. The oxides were deposited by low-pressure chemical vapor deposition using SiH4 and N2O as reactant gases at a substrate temperature in the range of 650 to 750 °C. Some of the films were given a final annealing treatment at temperatures ranging from 700 to 1100 °C in N2 for 30 min. Both annealed and as-deposited oxides have IR absorption peaks associated with the bending, rocking and stretching modes of the Si-O-Si bonds in SiO2, although the exact location of these peaks is different for different contents of excess silicon and it also depend on the post-deposition thermal treatment given to the oxides. Unannealed samples present a shift of the stretching peak towards low wavenumbers as the excess of Si is increased. The samples annealed at 1000 °C on the other hand do not present this shift. Unannealed samples with large content of Si also present an absorption peak at 890 cm−1 that could be associated with partially oxidized Si. It is suggested that at least part of the excess Si in the as-deposited samples is present in the form of an SiOx phase while in the annealed samples a clear separation occurs between a Si and a SiO2 phase. The behavior of the refraction index is similar for both types of sample, increasing as the excess silicon is increased.  相似文献

Carburization performance of Incoloy 800HT has been studied after cyclic and isothermal exposures to CH4/H2 carburizing gas mixtures at high temperatures for 500 h. At 800 °C in 2% CH4/H2, Incoloy 800HT suffered external oxidation and carburization, the external continuous layer of reaction products consists primarily of Cr7C3, Mn1.5Cr1.5O4, and FeCr2O4 with Fe(Cr, Al)2O4 as a minor phase. At 1100 °C in 10% CH4/H2, external carburization did not occur likely due to high carbon dissolution in the alloy substrate at this temperature. A thermodynamic analysis indicated that 1000 °C was an approximate critical temperature, below which the environment should result in mixed oxidizing/carburizing behavior, while above this temperature reducing carburizing behavior should occur. The experimental results approximately agree with the thermodynamic analysis. Metal dusting was not observed under highly carburizing conditions (aC>1). The size and morphology of Cr-rich phases (or Cr-carbides) are both temperature- and time-dependent, while the external continuity is more temperature-dependent rather than time-dependent.  相似文献

The microwave dielectric properties of Ba0.6Sr0.4TiO3 1 mol% W-doped thin films deposited using pulsed laser deposition, are improved by a novel oxygen deposition profile. The thin films were deposited onto (001) MgO substrates at a temperature of 720 °C. A comparison is made between three different oxygen ambient growth conditions. These include growth at a single oxygen pressure (6.7 Pa) and growth at two oxygen pressures, one low (6.7 Pa) and one high (46.7 Pa). Films were deposited in a sequence that includes both a low to high and a high to low transition in the oxygen deposition pressure. Following deposition, all films were post-annealed in 1 atm of oxygen at 1000 °C for 6 h. The dielectric Q (defined as 1 / tanδ) and the dielectric constant, εr, were measured at room temperature, at 2 GHz, using gap capacitors fabricated on top of the dielectric films. The percent dielectric tuning (defined as (εr(0 V) − εr(40 V)) / εr(0 V) × 100) and figure of merit (FOM) (defined as percent dielectric tuning × Q(0 V)) were calculated. The film deposited using the two-stage growth conditions, 6.7 / 46.7 Pa oxygen, showed a maximum Q(0 V) value with high percent dielectric tuning and gave rise to a microwave FOM twice as large as the single stage growth condition. The improved dielectric properties are due to initial formation of a film with reduced interfacial strain, due to the formation of defects at the film/ substrate interface resulting in a high Q(0 V) value, followed by the reduction of oxygen vacancies which increases the dielectric constant and tuning.  相似文献

Two different multilayer structures composed of ten alternating Ni and Al thin films were sputter deposited on Si (111) substrates. These multilayers with individual Ni and Al thin film thicknesses of about 25 nm and 38 nm and of 25 nm and 13 nm, respectively, have the average compositions of Ni0.50Al0.50 and Ni0.75Al0.25. The samples were heat treated in a differential scanning calorimeter instrument with a constant heating rate of 40 °C min −1 in Ar from room temperature to 550 °C. The compositions of as-deposited and heat-treated samples were studied with high-resolution Auger electron spectroscopy (AES) rotational depth profiling. X-ray photoelectron spectroscopy (XPS) analyses show an excess of Ni in both annealed samples. X-ray diffraction measurements of annealed multilayers show the formation of Ni2Al3 and NiAl3 phases in the Ni0.50Al0.50 sample and the presence of Ni3Al and Ni A13 phases with some excess of Ni in the Ni0.75Al0.75 sample. AES and XPS investigations of the reacted layers after 15 min annealing in air at 500 °C disclose considerably different surface oxide thin films: on the Ni0.50Al0.50 layer the oxide thin film consists of Al2O3 with a small amount of NiO, whereas that on the top of the Ni0.75Al0.25 layer is thicker and consists of NiO on top and some Al2O3 below.  相似文献

The Si---O---C---H composite thin films were deposited on a p-type Si(100) substrate using bis-trimethylsilane (BTMSM) and O2 mixture gases by an inductively coupled plasma chemical vapor deposition (ICPCVD). High density plasma of approximately 1012 cm−3 is obtained at low pressure (<320 mtorr) with an RF power of approximately 300 W in the inductively coupled plasma source where the BTMSM and oxygen gases are greatly dissociated. Fourier transform infrared (FTIR) and X-ray photoelectron spectroscopy (XPS) spectra show that the film has Si---CH3 and O---H related bonds. The CH3 groups formed the void in the film and the Si atoms in the annealed sample have different chemical states from those in the deposited sample. It means that the void is formed due to the removing of O---H related bonds during the annealing process. The relative dielectric constant of the annealed sample with the flow rate ratio O2/BTMSM as 0.3 at 500°C for 30 min is approximately 2.5.  相似文献

In2O3 thin films have been prepared from commercially available pure In2O3 powders by high vacuum thermal evaporation (HVTE) and from indium iso-propoxide solutions by sol-gel techniques (SG). The films have been deposited on sapphire substrates provided with platinum interdigital sputtered electrodes. The as-deposited HVTE and SG films have been annealed at 500°C for 24 and 1 h, respectively. The film morphology, crystalline phase and chemical composition have been characterised by SEM, glancing angle XRD and XPS techniques. After annealing at 500°C the films’ microstructure turns from amorphous to crystalline with the development of highly crystalline cubic In2O3−x (JCPDS card 6-0416). XPS characterisation has revealed the formation of stoichiometric In2O3 (HVTE) and nearly stoichiometric In2O3−x (SG) after annealing. SEM characterisation has highlighted substantial morphological differences between the SG (highly porous microstructure) and HVTE (denser) films. All the films show the highest sensitivity to NO2 gas (0.7–7 ppm concentration range), at 250°C working temperature. At this temperature and 0.7 ppm NO2 the calculated sensitivities (S=Rg/Ra) yield S=10 and S=7 for SG and HVTE, respectively. No cross sensitivity have been found by exposing the In2O3 films to CO and CH4. Negligible H2O cross has resulted in the 40–80% relative humidity range, as well as to 1 ppm Cl2 and 10 ppm NO. Only 1000 ppm C2H5OH has resulted to have a significant cross to the NO2 response.  相似文献
