The field emission (FE) properties of vertically aligned carbon nanotube (CNT) arrays having a surface decorated with Ta layer were investigated. The CNTs with 6 nm thickness of Ta decoration showed improved FE properties with a low turn-on field of 0.64 V/μm at 10 μA/cm2, a threshold field of 1.06 V/μm at 1 mA/cm2 and a maximum current density of 7.61 mA/cm2 at 1.6 V/μm. After Ta decoration, the increased emission centres and/or defect sites on the surface of CNTs improved the field enhancement factor. The work function of CNTs with Ta decoration measured with ultraviolet photoelectron spectroscopy decreased from 4.74 to 4.15 eV with increasing Ta thickness of 0–6 nm. The decreased work function and increased field enhancement factor were responsible for the improved FE properties of the vertically aligned CNTs. Moreover, a significant hysteresis in the cycle-testing of the current density with rising and falling electric field process was observed and attributed to the adsorption/desorption effect, as confirmed by the photoelectron spectrum.  相似文献

We demonstrate a very efficient synthesis of vertically-aligned ultra-long carbon nanofibers (CNFs) with sharp tip ends using thermal chemical vapor deposition. Millimeter-scale CNFs with a diameter of less than 50 nm are readily grown on palladium thin film deposited Al2O3 substrate, which activate the conical stacking of graphitic platelets. The field emission performance of the as-grown CNFs is better than that of previous CNFs due to their extremely high aspect ratio and sharp tip angle. The CNF array gives the turn-on electric field of 0.9 V/μm, the maximum emission current density of 6.3 mA/cm2 at 2 V/μm, and the field enhancement factor of 2585.  相似文献

Aspergillus niger xylanase A (XylA) was immobilized onto Fe3O4-coated chitosan magnetic nanoparticles prepared by the layer-by-layer self-assembly approach. The Fe3O4-coated chitosan magnetic nanoparticles showed a high binding capacity of 162.2 mg  g 1-particles and a recovery activity of 56.5% for XylA. The immobilized XylA showed improved thermostability and storage stability compared with free XylA. The immobilized XylA retained 87.5% activity after seven successive reactions by magnetic separation. Xylotriose and xylohexaose were the main products released from birchwood xylan and wheat bran insoluble xylan by immobilized XylA, respectively.  相似文献

The (ZnO)kIn2O3 system is interesting for applications in the fields of thermoelectrics and opto-electronics. In this study we resolve the complex homologous phase evolution with increasing temperature in polycrystalline ceramics for k = 5, 11 and 18 and its influence on the microstructural development and thermoelectric properties. The phase formation at temperatures above 1000 °C is influenced by the local ZnO-to-In2O3 ratio in the starting-powder mixture. While the Zn5In2O8 equilibrium phase for k = 5 is formed directly after sintering at 1200 °C, the formation of the k = 11 and k = 18 equilibrium phases proceeds at higher temperatures by diffusion between the initially formed phases, the lower k Zn5In2O8/Zn7In2O10 and the higher k ZnkIn2Ok+3 (9 < k < ∞). Such phase formation affects the sintering and grain growth, and consequently, with the degree of structural and compositional homogeneity, also the thermoelectric characteristics of the (ZnO)kIn2O3 ceramics.  相似文献

CoMgAl layered double hydroxides were prepared as catalysts for the in situ synchronous growth of graphene and single-walled carbon nanotubes (SWCNTs) from methane by chemical vapor deposition. The as-calcined CoMgAl layered double oxide (LDO) flakes served as the template for the deposition of graphene, and Co nanoparticles (NPs) embedded on the LDOs catalyzed the growth of SWCNTs. After the removal of CoMgAl LDO flakes, graphene (G)/SWCNT/Co3O4 hybrids with SWCNTs directly grown on the surface of graphene and 27.3 wt.% Co3O4 NPs encapsulated in graphene layers were available. Further removal of the Co3O4 NPs by a CO2-oxidation assistant purification method induced the formation of G/SWCNT hybrids with a high carbon purity of 98.4 wt.% and a high specific surface area of 807.0 m2/g. The G/SWCNT/Co3O4 hybrids exhibited good electrochemical performance for pseudo-capacitors due to their high Co3O4 concentration and the high electrical conductivity of SWCNTs and graphene. In another aspect, the G/SWCNT hybrids can be used as excellent electrode materials for double-layer capacitors. A high capacity of 98.5 F/gelectrode was obtained at a scan rate of 10 mV/s, 78.2% of which was retained even when the scan rate increased to 500 mV/s.  相似文献

High permittivity (high k) metal-oxide thin films fabricated via solution processes have recently received much attention for the construction of low-operating voltage and high-performance thin-film transistors (TFTs). In this report, amorphous ytterbium oxide (Yb2O3) thin films were fabricated by spin coating and their applications in TFTs were explored. The physical properties of the solution-processed Yb2O3 thin films processed at different annealing temperatures were systematically investigated using various characterization techniques. To explore the feasibility of the Yb2O3 thin films as gate dielectrics for oxide TFTs, In2O3 TFTs based on Yb2O3 dielectrics were integrated. All the devices could be operated at 3 V, which is critical for the applications in portable, battery-driven, and low-power electronic devices. The optimized In2O3/Yb2O3 TFT exhibits high electrical performances, including field-effect mobility of 4.98 cm2/V s, on/off current ratio of ~ 106, turn-on voltage around 0 V, and subthreshold swing of 70 mV/decade, respectively. To demonstrate the potential of In2O3/Yb2O3 TFT toward more complex logic application, the unipolar inverter was further constructed.  相似文献

Indium oxide (In2O3) porous nanoplates (PNPs) were synthesized by an ethylenediamine-assisted hydrothermal process followed by calcination at 270 °C. Compared with In2O3 non-porous nanoplates (NPs) obtained at higher temperature (500 °C), PNPs possessed a high value of specific surface area (156.9 m2 g 1) and a meso-microporous structure. As-synthesized In2O3 PNPs showed a superior activity for photocatalytic decomposition of an emerging persistent organic pollutant-perfluorooctanoic acid (PFOA), the decomposition half-life of PFOA was shortened to 4.4 min.  相似文献

Indium oxide (In2O3) is a n-type semiconductor with various applications in thin film coatings, on the basis of its optical properties, and in gas sensing equipment, due to its high sensitivity to various oxides such as COx and NOx. In this study, a synthesis process for obtaining In2O3 nanoparticles is examined. The precursor used is indium nitrate hydrate (InN3O9·H2O) because of its high solubility in water. By dissolving the nitrate salt in a PVA (polyvinyl alcohol) solution, the precursor is dispersed homogeneously, which reduces the agglomeration of the resulting powder. Calcination at a low temperature of 200–250 °C burns out the organic materials of the PVA with NOx gas emission and allows the oxidation of the indium, resulting in indium oxide nanoparticles. The influence of the PVA solution characteristics and the heat treatment temperature on the powder morphology and size was analyzed by using SEM, TEM, XRD, TGA/DSC, and four point BET for a specific surface area analysis. The measured specific surface area varies from 3 m2/g to 76 m2/g depending on the calcination temperature, and the particle size of the synthesized powders is under 10 nm for the samples heat treated at 300 °C.  相似文献

In2O3 nanorods decorated with Cr2O3 nanoparticles were synthesized by thermal evaporation of In2S3 powder in an oxidizing atmosphere followed by solvothermal deposition of Cr2O3 and their ethanol gas sensing properties were examined. The pristine and Cr2O3-decorated In2O3 nanorods exhibited responses of ~524% and ~1053%, respectively, to 500-ppm ethanol at 200 °C. The Cr2O3-decorated In2O3 nanorod sensor showed stronger electrical response to ethanol gas at 200 °C than the pristine In2O3 nanorod counterpart. The former also showed faster response and recovery than the latter. The pristine and Cr2O3-decorated In2O3 nanorod sensors showed the strongest response to ethanol gas at 250 and 200 °C, respectively. The Cr2O3-decorated In2O3 nanorod sensor showed selectivity for ethanol gas over other reducing gases. The underlying mechanism for the enhanced response, sensing speed and selectivity of the Cr2O3-decorated In2O3 nanorod sensor for ethanol gas is discussed.  相似文献

A horizontally-aligned carbon nanotube (HACNT) field emission cathode was coated with a metallic glass thin film (MGTF) to improve the stability of the field emission properties. HACNT field emission cathodes have previously been fabricated on glass substrates using composite plating and crack-formation techniques. A carbon nanotubes/nickel (CNTs/Ni) composite film is deposited onto a glass substrate at 80 °C by the composite plating technique alone. Cracks are then formed in the CNT/Ni composite film during 30 min heating at 300 °C, and HACNTs are exposed in the cracks. The field emission properties of the HACNT field emission cathode show a low turn-on electric field Eon of about 2.3 V/μm, a low threshold electric field Eth of about 4.7 V/μm at an emission current density of 1 mA/cm2, and a stability time of 78 h. The degradation of the HACNT field emission cathode is prevented by using a MGTF-coating technique and superior long-term stability (i.e. >125 h, with 5 nm MGTF; >270 h, with 10 nm MGTF) for the MGTF/HACNT field emission cathode is achieved.  相似文献

Mesoporous In2O3 materials were synthesized by calcining indium-organic frameworks (InOFs, CPM-5 and MIL-68), which were further successfully utilized to detect toxic HCHO vapor. By taking the intrinsic structural features of two InOF precursors into account, the surface areas of produced indium oxides were well investigated via controlling the calcination temperature. The influence of surface area on the gas sensing performance was studied in detail. Porous In2O3 prepared by heat treatment at 650 °C showed the highest responses to 50 ppm HCHO (Rg/Ra = 31.8 and 38.0, respectively; Rg, resistance in gas; Ra, resistance in air) at 210 °C, which surpass the values of all the reported In2O3 materials to date under the similar conditions. The promising HCHO-sensing properties enable these InOF-templated mesoporous In2O3 materials to be competitive candidates for detecting poisonous formaldehyde in practice.  相似文献

Indium oxide based ceramics with bismuth oxide addition were sintered in air in the temperature range 800–1300 °C. Current–voltage characteristics of In2O3–Bi2O3 ceramics sintered at different temperatures are weakly nonlinear. After an additional heat treatment in air at about 200 °C samples sintered at a temperature within the narrow range of about 1050–1100 °C exhibit a current limiting effect accompanied by low-frequency current oscillations. It is shown that the observed electrical properties are controlled by the grain-boundary barriers and the heat treatment in air at 200 °C leads to the decrease in the barrier height. Electrical measurements, scanning electron microscopy and X-ray photoelectron spectroscopy results suggest that the current limiting effect observed in In2O3–Bi2O3 may be explained in terms of a modified barrier model; the observed current limiting effect is the result of an increase of barrier height with increasing electric field, due to additional oxygen absorption. It is found that In2O3–Bi2O3–Co3O4–Cr2O3 ceramic exhibits current–voltage characteristics with negative differential resistance due to Joule microheating.  相似文献

BaCe0.7In0.1A0.2O3?δ (A = Gd, Y) ceramics were synthesized by solid state reaction method. The microstructure and electrical properties of BaCe0.7In0.1A0.2O3?δ ceramics were investigated by means of X-ray diffraction (XRD), scanning electron microscopy (SEM) and complex impedance analysis at intermediate temperatures of 773–1073 K in different atmospheres. All BaCe0.7In0.1A0.2O3?δ ceramics exhibit a cubic perovskite structure. Relative densities of BaCe0.7In0.1A0.2O3?δ ceramics are above 92%. BaCe0.7In0.1Gd0.2O3?δ and BaCe0.7In0.1Y0.2O3?δ ceramics exhibit an excellent chemical stability against boiling water. The conductivity values of BaCe0.7In0.1Gd0.2O3?δ are higher than those of BaCe0.7In0.1Y0.2O3?δ in both air and dry hydrogen atmospheres. The highest conductivity is 4.6 × 10?2 S cm?1 for BaCe0.7In0.1Gd0.2O3?δ ceramic in air at 1073 K. BaCe0.7In0.1Gd0.2O3?δ ceramic with a conductivity value of 1.0 × 10?2 S cm?1 at 823 K in both air and dry hydrogen atmospheres is considered as a promising alternative for electrolytes of SOFC in view of decreasing the operating temperature and keeping both high conductivity and good chemical stability.  相似文献

We developed a new cathode for a visible ray flat plane-emission device formed from a mixture of highly crystalline single-walled carbon nanotubes (SWNTs) dispersed into an organic In2O3–SnO2 precursor solution and a non-ionic surfactant. A thin film field emission cathode having highly homogeneously dispersed SWNTs was able to be fabricated with low driving voltage, high electron emission homogeneity in the plane, and high brightness efficiency by employing a simple scratching process for the film.The turn-on field of a diode using the optimized cathode was 1.2 V/μm, with the brightness homogeneity in that plane being within 5% against the averaged brightness in the lighting plane. Favorable brightness homogeneity from the lighting device to control the content of SWNTs in the coated film was achieved by employing highly crystalline SWNTs. Furthermore, brightness efficiency and emission life-time, which are important factors when comparing luminance devices, totaled more than 70 lm/W and over 5000 h until reaching the half time against the initial field emission current density.This flat plane-emission device has the potential to provide a new approach to lighting in everyday life as it contributes to energy saving through its low power consumption.  相似文献

LiNi0.5Co0.2Mn0.3O2 (523) coated with ~ 20 nm thick Y2O3 nano-membrane is prepared via a sol-type chemical precipitation process based on electrostatic attraction between the materials. The nano-Y2O3-coated 523 cathode can deliver 160.3 mA h g−1 (87.8% of its initial discharge capacity) after 50 cycles at 1 C (180 mA g−1) between 3.0 and 4.6 V by coin cell testing, while the pristine 523 keeps only 146.2 mA h g−1 with 78.6% capacity retention left. The capacity retention rate increases from 50% to 86.7% after 150 cycles at 1 C in 3.0–4.35 V by soft package testing under 45 °C. Through this novel Y2O3 coating operation, both the charge transfer resistance and the electrode polarization of the 523 electrode have been suppressed, and its structure stability is also improved.  相似文献

PbTiO3 (PTO), Pb(Mn0.1Ti0.9)O3 (PMTO), Pb(Sr0.1Ti0.9)O3 (PSTO), and Pb(Zr0.1Ti0.9)O3 (PZTO) were prepared on an indium tin oxide (ITO)/glass substrate by a sol-gel method. PTO, PMTO, PSTO, and PZTO films exhibited energy band gaps of 3.55 eV, 3.63 eV, 3.59 eV, and 3.66 eV, respectively. All these films generated high photocurrents due to high shift currents, because carrier migration channels were successfully introduced by a lattice mismatch between the films and ITO substrates. The PMTO thin film exhibited the best ferroelectric and photovoltaic properties, with a photovoltage of 0.74 V, a photocurrent density of 70 μA/cm2, and a fill factor of 43.34%, which confirms that shift current and ferroelectric polarization are two main factors that affect the ferroelectric photovoltaic properties. The PSTO, PZTO, and PTO thin films displayed space-charge-limited current (SCLC) when the electric field strength was below 10 kV/cm, and these three films broke down when the electric field strength was above 10 kV/cm. Analysis of the shift current mechanism confirmed that the breakdown of the PZTO and PSTO thin films resulted from Pool Frenkel emission current. The PMTO thin film displayed SCLC in the test range, which indicates that doping with Mn could inhibit defect formation in ferroelectric thin films.  相似文献

A novel composite plating method has been developed for the fabrication of carbon nanotube/Ni (CNT/Ni) field emission cathode. The field emission properties of the initial CNT/Ni field emitter show a low turn-on electric field Eon of about 1.1 V/μm with an emission current density of 1 μA/cm2, and a low threshold electric field Eth of about 1.7 V/μm with an emission current density of 1 mA/cm2. After performing a stability test with a high emission current density in high vacuum, the corresponding microstructure and the degree of graphitization of the CNT/Ni field emitter were measured by using scanning electron microscopy and Raman spectroscopy. We found that the degree of graphitization slowly decreases with the duration time tFE of the stability test, the size of small rod-like CNT/Ni composite structures in the film increases with tFE, and obvious cracks appear in the film as tFE is larger than 60 h. The degradation of the field emission properties may be explained by the Joule heating effect on the CNT/Ni field emitter under high emission current density.  相似文献

We report a facile and low-temperature aqueous route for the fabrication of various oxide thin films (Al2O3, In2O3 and InZnO). A detail study is carried out to reveal the formation and properties of these sol-gel-derived thin films. The results show that the water-based oxide thin films undergo the decomposition of nitrate group as well as conversion of metal hydroxides to form metal oxide framework. High quality oxide thin film could be achieved at low temperature by this aqueous route. Furthermore, these oxide thin films are integrated to form thin-film transistors (TFTs) and the electrical performance is systematically studied. In particular, we successfully demonstrate In2O3/Al2O3 TFTs with high mobility of 30.88 cm2 V−1 s−1 and low operation voltage of 4 V at a maximum processing temperature of 250 °C.  相似文献

This paper reports on the synthesis of uncoated and Eu2O3-coated spherical Y2O3 ceramic particles using optimized hydrothermal (HM) and microwave-assisted hydrothermal (MWHM) routes. The integration of microwave and hydrothermal processes was shown to enhance the reaction kinetics during the synthesis of uncoated Y2O3. Spherical particles of pure Y2O3 phase with an average particle size of 600 nm and uniform size distribution were obtained via the MWHM process at 180 °C following reaction duration of only 1 h. Y2O3 spherical particles were coated with Eu2O3 via a hydrolysis method at room temperature. The band gap of the resulting phosphors was estimated at 5.7 eV. Eu2O3-coated Y2O3 particles synthesized via the HM and MWHM present bright red PL emission under UV excitations; however, Y2O3 particles obtained via the MWHM method are more efficient than those yielded via the HM technique. Eu2O3-coated Y2O3 particles derived using the optimized MWHM technique present efficient emissions of red light with color purity and down conversion efficiency of approximately 85% and 80%, respectively. The present study demonstrates the suitability of employing coated phosphors in optical display technologies.  相似文献
