Low-frequency noise measurements were performed on p- and n-channel MOSFETs with HfO/sub 2/, HfAlO/sub x/ and HfO/sub 2//Al/sub 2/O/sub 3/ as the gate dielectric materials. The gate length varied from 0.135 to 0.36 /spl mu/m with 10.02 /spl mu/m gate width. The equivalent oxide thicknesses were: HfO/sub 2/ 23 /spl Aring/, HfAlO/sub x/ 28.5 /spl Aring/ and HfO/sub 2//Al/sub 2/O/sub 3/ 33 /spl Aring/. In addition to the core structures with only about 10 /spl Aring/ of oxide between the high-/spl kappa/ dielectric and silicon substrate, there were "double-gate oxide" structures where an interfacial oxide layer of 40 /spl Aring/ was grown between the high-/spl kappa/ dielectric and Si. DC analysis showed low gate leakage currents in the order of 10/sup -12/A(2-5/spl times/10/sup -5/ A/cm/sup 2/) for the devices and, in general, yielded higher threshold voltages and lower mobility values when compared to the corresponding SiO/sub 2/ devices. The unified number-mobility fluctuation model was used to account for the observed 1/f noise and to extract the oxide trap density, which ranged from 1.8/spl times/10/sup 17/ cm/sup -3/eV/sup -1/ to 1.3/spl times/10/sup 19/ cm/sup -3/eV/sup -1/, somewhat higher compared to conventional SiO/sub 2/ MOSFETs with the similar device dimensions. There was no evidence of single electron switching events or random telegraph signals. The aim of this paper is to present a general discussion on low-frequency noise characteristics of the three different high-/spl kappa//gate stacks, relative comparison among them and to the Si--SiO/sub 2/ system.  相似文献

In this letter, we demonstrate a novel surface passivation process for HfO/sub 2/ Ge pMOSFETs using SiH/sub 4/ surface annealing prior to HfO/sub 2/ deposition. By using SiH/sub 4/ passivation, a uniform amorphous interfacial layer is formed after device fabrication. Electrical results show that the HfO/sub 2/ Ge MOSFET with Si-passivation exhibits less frequency dispersion, narrower gate leakage current distribution, and a /spl sim/140% higher peak mobility than that of the device with surface nitridation.  相似文献

For nMOS devices with HfO/sub 2/, a metal gate with a very low workfunction is necessary. In this letter, the effective workfunction (/spl Phi//sub m,eff/) values of ScN/sub x/ gates on both SiO/sub 2/ and atomic layer deposited (ALD) HfO/sub 2/ are evaluated. The ScN/sub x//SiO/sub 2/ samples have a wide range of /spl Phi//sub m,eff/ values from /spl sim/ 3.9 to /spl sim/ 4.7 eV, and nMOS-compatible /spl Phi//sub m,eff/ values can be obtained. However, the ScN/sub x/ gates on conventional post deposition-annealed HfO/sub 2/ show a relatively narrow range of /spl Phi//sub m,eff/ values from /spl sim/ 4.5 to /spl sim/ 4.8 eV, and nMOS-compatible /spl Phi//sub m,eff/ values cannot be obtained due to the Fermi-level pinning (FLP) effect. Using high-pressure wet post deposition annealing, we could dramatically reduce the extrinsic FLP. The /spl Phi//sub m,eff/ value of /spl sim/ 4.2 eV was obtained for the ScN/sub x/ gate on the wet-treated HfO/sub 2/. Therefore, ScN/sub x/ metal gate is a good candidate for nMOS devices with ALD HfO/sub 2/.  相似文献

A simple, cost-effective, and room temperature process was proposed to prepare high-k gate dielectrics. An aluminum oxide (Al/sub 2/O/sub 3/) gate dielectric was prepared by oxidation of ultrathin Al film in nitric acid (HNO/sub 3/) at room temperature then followed by high-temperature annealing in O/sub 2/ or N/sub 2/. The substrate injection current behavior and interface trap-induced capacitance were introduced to investigate the interfacial property between the gate dielectric and Si substrate. Al/sub 2/O/sub 3/ gate dielectric MOS capacitors with and without initial SiO/sub 2/ layers were characterized. It was shown that the Al/sub 2/O/sub 3/ gate dielectrics with initial oxide exhibit better electrical properties than those without. The 650/spl deg/C N/sub 2/-POA Al/sub 2/O/sub 3/-SiO/sub 2/ sample with an equivalent oxide thickness of 18 /spl Aring/ exhibits three orders of magnitude reduction in gate leakage current in comparison with the conventional thermal SiO/sub 2/ sample.  相似文献

We have integrated the low work function NiSi:Hf gate on high-/spl kappa/ LaAlO/sub 3/ and on smart-cut Ge-on-insulator (SC-GOI) n-MOSFETs. At 1.4-nm equivalent oxide thickness, the NiSi:Hf-LaAlO/sub 3//SC-GOI n-MOSFET has comparable gate leakage current with the control Al gate on LaAlO/sub 3/-Si MOSFETs that is /spl sim/5 orders of magnitude lower than SiO/sub 2/. In addition, the LaAlO/sub 3//SC-GOI n-MOSFET with a metal-like fully NiSi:Hf gate has high peak electron mobility of 398 cm/sup 2//Vs and 1.7 times higher than LaAlO/sub 3/-Si devices.  相似文献

We investigate for the first time the possibility of integrating chemical vapor deposition (CVD) HfO/sub 2/ into the multiple gate dielectric system-on-a-chip (SoC) process in the range of 6-7 nm, which supports higher voltage (2.5-5 V operation/tolerance). Results show that CVD HfO/sub 2/-SiO/sub 2/ stacked gate dielectric (EOT =6.2 nm) exhibits lower leakage current than that of SiO/sub 2/ (EOT =5.7 nm) by a factor of /spl sim/10/sup 2/, with comparable interface quality (D/sub it//spl sim/1/spl times/10/sup 10/ cm/sup -2/eV/sup -1/). The presence of negative fixed charge is observed in the HfO/sub 2/-SiO/sub 2/ gate stack. In addition, the addition of HfO/sub 2/ on SiO/sub 2/ does not alter the dominant conduction mechanism of Fowler-Nordheim tunneling in the HfO/sub 2/-SiO/sub 2/ gate stack. Furthermore, the HfO/sub 2/-SiO/sub 2/ gate stack shows longer time to breakdown T/sub BD/ than SiO/sub 2/ under constant voltage stress. These results suggest that it may be feasible to use such a gate stack for higher voltage operation in SoC, provided other key requirements such as V/sub t/ stability (charge trapping under stress) can be met and the negative fixed charge eliminated.  相似文献

A cost-effective technique was introduced to prepare ultrathin aluminum oxide (Al/sub 2/O/sub 3/) gate dielectrics with equivalent oxide thickness (EOT) down to 14 /spl Aring/. Al/sub 2/O/sub 3/ was fabricated by anodic oxidation (anodization) of ultrathin Al films at room temperature in deionized water and then furnace annealed at 650/spl deg/C in N/sub 2/ ambient. Both dc and dac (dc superimposed with ac) anodization techniques were investigated. Effective dielectric constant of k/spl sim/7.5 and leakage current of 2-3 orders of magnitude lower than SiO/sub 2/ are observed. The conduction mechanism in Al/sub 2/O/sub 3/ gate stack is shown to be Fowler-Nordheim (F-N) tunneling. Saturated current behavior in the inversion region of MOS capacitor is observed. It is found that the saturation current is sensitive to interface state capacitance and can be used as an efficient way to evaluate the Al/sub 2/O/sub 3/ gate stack/Si-substrate interfacial property. An optimal process control for preparing Al/sub 2/O/sub 3/ gate dielectrics with minimized interface state capacitance via monitoring the inversion saturation current is demonstrated.  相似文献

Metal-insulator-metal (MIM) capacitors with (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ high-/spl kappa/ dielectric films were investigated for the first time. The results show that both the capacitance density and voltage/temperature coefficients of capacitance (VCC/TCC) values decrease with increasing Al/sub 2/O/sub 3/ mole fraction. It was demonstrated that the (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ MIM capacitor with an Al/sub 2/O/sub 3/ mole fraction of 0.14 is optimized. It provides a high capacitance density (3.5 fF//spl mu/m/sup 2/) and low VCC values (/spl sim/140 ppm/V/sup 2/) at the same time. In addition, small frequency dependence, low loss tangent, and low leakage current are obtained. Also, no electrical degradation was observed for (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ MIM capacitors after N/sub 2/ annealing at 400/spl deg/C. These results show that the (HfO/sub 2/)/sub 0.86/(Al/sub 2/O/sub 3/)/sub 0.14/ MIM capacitor is very suitable for capacitor applications within the thermal budget of the back end of line process.  相似文献

We have fabricated the fully silicided NiSi on La/sub 2/O/sub 3/ for n- and p-MOSFETs. For 900/spl deg/C fully silicided CoSi/sub 2/ on La/sub 2/O/sub 3/ gate dielectric with 1.5 nm EOT, the gate dielectric has large leakage current by possible excess Co diffusion at high silicidation temperature. In sharp contrast, very low gate leakage current density of 2/spl times/10/sup -4/ A/cm/sup 2/ at 1 V is measured for 400/spl deg/C formed fully silicided NiSi and comparable with Al gate. The extracted work function of NiSi was 4.42 eV, and the corresponding threshold voltages are 0.12 and -0.70 V for respective n- and p-MOSFETs. Electron and hole mobilities of 156 and 44 cm/sup 2//V-s are obtained for respective n- and p-MOSFETs, which are comparable with the HfO/sub 2/ MOSFETs without using H/sub 2/ annealing.  相似文献

Breakdown voltage distribution, Weibull slopes, and area scaling factors have been investigated for HfO/sub 2/ gate dielectrics in order to gain a better understanding of the breakdown mechanism. Weibull slope of thick HfO/sub 2/ (e.g., /spl beta//spl ap/4 for EOT=2.5 nm) is smaller than that of SiO/sub 2/ with similar physical thickness, whereas /spl beta/ of the thinner HfO/sub 2/ (e.g., /spl beta//spl ap/2 for EOT=1.4 nm) is similar to that of SiO/sub 2/. The implication of the thickness dependence of /spl beta/ is discussed.  相似文献

In this letter, a thermally stable and high-quality HfN-HfO/sub 2/ gate stack for advanced MOS applications is reported for the first time. Negligible changes in both equivalent oxide thickness (EOT) and work function of HfN-HfO/sub 2/ gate stack are demonstrated even after 1000/spl deg/C postmetal annealing (PMA), which is attributed to the superior oxygen diffusion barrier property of HfN as well as the thermal stability of the HfN-HfO/sub 2/ interface. Therefore, even without surface nitridation prior to HfO/sub 2/ deposition, the EOT of HfN-HfO/sub 2/ gate stack can be successfully scaled down to less than 10 /spl Aring/ after 1000/spl deg/C PMA with excellent leakage and long-term reliability.  相似文献

This paper describes an extensive experimental study of TiN/HfO/sub 2//SiGe and TiN/HfO/sub 2//Si cap/SiGe gate stacked-transistors. Through a careful analysis of the interface quality (interface states and roughness), we demonstrate that an ultrathin silicon cap is mandatory to obtain high hole mobility enhancement. Based on quantum mechanical simulations and capacitance-voltage characterization, we show that this silicon cap is not contributing any silicon parasitic channel conduction and degrades by only 1 /spl Aring/ the electrical oxide thickness in inversion. Due to this interface optimization, Si/sub 0.72/Ge/sub 0.28/ pMOSFETs exhibit a 58% higher mobility at high effective field (1 MV/cm) than the universal SiO/sub 2//Si reference and a 90% higher mobility than the HfO/sub 2//Si reference. This represents one of the best hole mobility results at 1 MV/cm ever reported with a high-/spl kappa//metal gate stack. We thus validate a possible solution to drastically improve the hole mobility in Si MOSFETs with high-/spl kappa/ gate dielectrics.  相似文献

The ultrathin HfO/sub 2/ gate dielectric (EOT<0.7 nm) has been achieved by using a novel "oxygen-scavenging effect" technique without incorporation of nitrogen or other "dopants" such as Al, Ti, or La. Interfacial oxidation growth was suppressed by Hf scavenging layer on HfO/sub 2/ gate dielectric with appropriate annealing, leading to thinner EOT. As the scavenging layer thickness increases, EOT becomes thinner. This scavenging technique produced a EOT of 7.1 /spl Aring/, the thinnest EOT value reported to date for "undoped" HfO/sub 2/ with acceptable leakage current, while EOT of 12.5 /spl Aring/ was obtained for the control HfO/sub 2/ film with the same physical thickness after 450/spl deg/C anneal for 30 min at forming gas ambient. This reduced EOT is attributed to "scavenging effect" that Hf metal layer consumes oxygen during anneal and suppresses interfacial reaction effectively, making thinner interface layer. Using this fabrication approach, EOT of /spl sim/ 0.9 nm after conventional self-aligned MOSFETs process was successfully obtained.  相似文献

For the first time, we successfully fabricated and demonstrated high performance metal-insulator-metal (MIM) capacitors with HfO/sub 2/-Al/sub 2/O/sub 3/ laminate dielectric using atomic layer deposition (ALD) technique. Our data indicates that the laminate MIM capacitor can provide high capacitance density of 12.8 fF//spl mu/m/sup 2/ from 10 kHz up to 20 GHz, very low leakage current of 3.2 /spl times/ 10/sup -8/ A/cm/sup 2/ at 3.3 V, small linear voltage coefficient of capacitance of 240 ppm/V together with quadratic one of 1830 ppm/V/sup 2/, temperature coefficient of capacitance of 182 ppm//spl deg/C, and high breakdown field of /spl sim/6 MV/cm as well as promising reliability. As a result, the HfO/sub 2/-Al/sub 2/O/sub 3/ laminate is a very promising candidate for next generation MIM capacitor for radio frequency and mixed signal integrated circuit applications.  相似文献

Metal-insulator-metal capacitors with atomic-layer-deposited HfO/sub 2/-Al/sub 2/O/sub 3/ laminated and sandwiched dielectrics have been compared, for the first time, for analog circuit applications. The experimental results indicate that significant improvements can be obtained using the laminated dielectrics, including an extremely low leakage current of 1/spl times/10/sup -9/ A/cm/sup 2/ at 3.3V and 125/spl deg/C, a high breakdown electric field of /spl sim/3.3MV/cm at 125/spl deg/C, good polarity-independent electrical characteristics, while retaining relatively high capacitance density of 3.13 fF//spl mu/m/sup 2/ as well as voltage coefficients of capacitance as low as -80 ppm/V and 100 ppm/V/sup 2/ at 100 kHz. The underlying mechanism is likely due to alternate insertions of Al/sub 2/O/sub 3/ layers that reduce the thickness of each HfO/sub 2/ layer, hereby efficiently inhibiting HfO/sub 2/ crystallization, and blocking extensions of grain boundary channels from top to bottom as well as to achieve good interfacial quality.  相似文献

A novel high-/spl kappa/ silicon-oxide-nitride-oxide-silicon (SONOS)-type memory using TaN/Al/sub 2/O/sub 3//Ta/sub 2/O/sub 5//HfO/sub 2//Si (MATHS) structure is reported for the first time. Such MATHS devices can keep the advantages of our previously reported TaN/HfO/sub 2//Ta/sub 2/O/sub 5//HfO/sub 2//Si device structure to obtain a better tradeoff between long retention and fast programming as compared to traditional SONOS devices. While at the same time by replacing hafnium oxide (HfO/sub 2/) with aluminum oxide (Al/sub 2/O/sub 3/) for the top blocking layer, better blocking efficiency can be achieved due to Al/sub 2/O/sub 3/'s much larger barrier height, resulting in greatly improved memory window and faster programming. The fabricated devices exhibit a fast program and erase speed, excellent ten-year retention and superior endurance up to 10/sup 5/ stress cycles at a tunnel oxide of only 9.5 /spl Aring/ equivalent oxide thickness.  相似文献

Proof-of-concept pMOSFETs with a strained-Si/sub 0.7/Ge/sub 0.3/ surface-channel deposited by selective epitaxy and a TiN/Al/sub 2/O/sub 3//HfAlO/sub x//Al/sub 2/O/sub 3/ gate stack grown by atomic layer chemical vapor deposition (ALD) techniques were fabricated. The Si/sub 0.7/Ge/sub 0.3/ pMOSFETs exhibited more than 30% higher current drive and peak transconductance than reference Si pMOSFETs with the same gate stack. The effective mobility for the Si reference coincided with the universal hole mobility curve for Si. The presence of a relatively low density of interface states, determined as 3.3 /spl times/ 10/sup 11/ cm/sup -2/ eV/sup -1/, yielded a subthreshold slope of 75 mV/dec. for the Si reference. For the Si/sub 0.7/Ge/sub 0.3/ pMOSFETs, these values were 1.6 /spl times/ 10/sup 12/ cm/sup -2/ eV/sup -1/ and 110 mV/dec., respectively.  相似文献

We demonstrate a top-surface aluminized and nitrided HfO/sub 2/ gate dielectric using a synthesis of ultrathin aluminum nitride (AlN) and HfO/sub 2/. The reaction of AlN with HfO/sub 2/ through a subsequent high-temperature annealing incorporates Al and N into an HfO/sub 2/ layer, which results in a synthesis of HfAlON near the top surface of HfO/sub 2/, forming an HfAlON-HfO/sub 2/ stack structure. This approach suppresses interfacial layer growth and improves thermal stability of the dielectric, resulting in significant improvement in leakage current. It also shows no adverse effects caused by N and Al incorporation at the bottom interface.  相似文献

Effects of the defects at high-/spl kappa/ dielectric/Si interface on the electrical characteristics of MOS devices are important issues. To study these issues, a low defect (denuded zone) at Si surface was formed by a high-temperature annealing in hydrogen atmosphere in this paper. Our results reveal that HfO/sub x/N/sub y/ demonstrates significant improvement on the electrical properties of MOS devices due to its low amount of the interstitial oxygen [O/sub i/] and the crystal-originated particles defects as well as small surface roughness at HfO/sub x/N/sub y//Si interface. The current-conduction mechanism of the HfO/sub x/N/sub y/ film at the low- and high-electrical field and high-temperature (T>100/spl deg/C) is dominated by Schottky emission and Frenkel-Poole (FP) emission, respectively. The trap energy level involved in FP conduction was estimated to be around 0.5eV. Reduced gate leakage current, stress-induced leakage current and defect generation rate, attributable to the reduction of defects at HfO/sub x/N/sub y//Si interface, were observed for devices with denuded zone. The variable rise and fall time bipolar-pulse-induced current technique was used to determine the energy distribution of interface trap density (D/sub it/). The results exhibit that relatively low D/sub it/ can be attributed to the reduction of defects at Si surface. By using denuded zone at the Si surface, HfO/sub x/N/sub y/ has demonstrated significant improvement on electrical properties as compared to SiO/sub x/N/sub y/.  相似文献
