介绍了采用全剂量SIMOX SOI材料制备的0.8μm SOI CMOS器件的抗总剂量辐射特性,该特性用器件的阈值电压、漏电流和专用集成电路的静态电流与高达500krad(Si)的总剂量的关系来表征.实验结果表明pMOS器件在关态下1Mrad(Si)辐射后最大阈值电压漂移小于320mV,nMOS器件在开态下1Mrad(Si)辐射后最大阈值电压漂移小于120mV,器件在总剂量1Mrad(Si)辐射后没有观察到明显漏电,在总剂量500krad(Si)辐射下专用集成电路的静态电流小于5μA.  相似文献

采用抗辐射0.8μm SOI CMOS加固技术,研制了抗辐射SOI CMOS器件和电路。利用Co60γ射线源对器件和电路的总剂量辐射效应进行了研究。对比抗辐射加固工艺前后器件的Id-Vg曲线以及前栅、背栅阈值随辐射总剂量的变化关系,得到1 Mrad(Si)总剂量辐射下器件前栅阈值电压漂移小于0.15 V。最后对加固和非加固的电路静态电流、动态电流、功能随辐射总剂量的变化情况进行了研究,结果表明抗辐射加固工艺制造的电路抗总剂量辐射性能达到500 krad(Si)。  相似文献

研究了总剂量辐照效应对0.35μm的NMOS器件热载流子测试的影响,结果发现:经过100 krad(Si)总剂量辐照的NMOS器件在热载流子测试时其阈值电压的变化量远远地大于未经辐照的器件的,其原因与总剂量辐照退火效应和辐射感生界面陷阱俘获热电子有关.  相似文献

基于0.18μm CMOS工艺开发了抗总剂量辐射加固技术,制备的1.8 V NMOS器件常态性能良好,器件在500 krad(Si)剂量点时,阈值电压与关态漏电流无明显变化。研究器件的热载流子效应,采用体电流Isub/漏电流Id模型评估器件的HCI寿命,寿命达到5.75年,满足在1.1 Vdd电压下工作寿命大于0.2年的规范要求。探索总剂量辐射效应与热载流子效应的耦合作用,对比辐照与非辐照器件的热载流子损伤,器件经辐照并退火后,受到的热载流子影响变弱。评估加固工艺对器件HCI可靠性的影响,结果表明场区总剂量加固工艺并不会造成热载流子损伤加剧的问题。  相似文献

介绍了基于SIMOX SOI晶圆的0.5μm PD SOI CMOS器件的抗总剂量辐射性能。通过CMOS晶体管的阈值电压漂移,泄漏电流和32位DSP电路静态电流随总剂量辐射从0增加到500 krad(Si)的变化来表现该工艺技术的抗电离总剂量辐射能力。对于H型(无场区边缘)NMOS晶体管,前栅阈值电压漂移小于0.1 V;对于H型PMOS晶体管,前栅阈值电压漂移小于0.15 V;未发现由辐射引起的显著漏电。32位DSP电路在500 krad(Si)范围内,静态电流小于1 m A。通过实验数据表明,在较高剂量辐射条件下,利用该工艺制造的ASIC电路拥有良好的抗总剂量辐射性能。  相似文献

报道了全耗尽SOI MOSFET器件阈值电压漂移与辐照剂量和辐照剂量率之间的解析关系.模型计算结果与实验吻合较好.该模型物理意义明确,参数提取方便,适合于低辐照总剂量条件下的加固SOI器件与电路的模拟.讨论了抑制阈值电压漂移的方法.结果表明,对于全耗尽SOI加固工艺,辐照导致的埋氧层(BOX)氧化物电荷对前栅的耦合是影响前栅阈值电压漂移的主要因素,但减薄埋氧层厚度并不能明显提高SOI MOSFET的抗辐照性能.  相似文献

研究了伽马()射线辐照对星上定标用硅光电二极管性能的影响。使用硅光电二极管分别接受20 krad(Si)、35 krad(Si)、50 krad(Si)总剂量的射线辐照,对比了器件在不同辐照剂量下暗电流及光谱响应度的变化。结果显示在35 krad(Si)以下剂量照射下,硅光电二极管暗电流及光谱响应度均未发现明显的变化,在50 krad(Si)剂量照射下,参试样品出现暗电流增加的现象,但该变化在定标器应用过程中带来的影响可以忽略。试验结果表明,参试的硅光电二极管在空间辐照环境下具有良好的稳定性及可靠性,可以作为在轨定标器可见波段探测单元备选器件。  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas. A new quantum protocol to teleport an arbitrary unknown N-qubit entangled state from a sender to a fixed receiver under M controllers(M < N) is proposed. The quantum resources required are M non-maximally entangled Greenberger-Home-Zeilinger (GHZ) state and N-M non-maximally entangled Einstein-Podolsky-Rosen (EPR) pairs. The sender performs N generalized Bell-state measurements on the 2N particles. Controllers take M single-particle measurement along x-axis, and the receiver needs to introduce one auxiliary two-level particle to extract quantum information probabilistically with the fidelity unit if controllers cooperate with it.  相似文献

A continuous-wave (CW) 457 nm blue laser operating at the power of 4.2 W is demonstrated by using a fiber coupled laser diode module pumped Nd: YVO4 and using LBO as the intra-cavity SHG crystal With the optimization of laser cavity and crystal parameters, the laser operates at a very high efficiency. When the pumping power is about 31 W, the output at 457nm reaches 4.2 W, and the optical to optical conversion efficiency is about 13.5% accordingly. The stability of the out putpower is better than 1.2% for 8 h continuously working.  相似文献
