K0.5Na0.5NbO3 thin films were prepared on Pt/Ti/SiO2/Si substrates by chemical solution deposition method with different annealing temperatures of 550 °C, 600 °C, 700 °C. The post-annealing treatment was introduced at 550 °C for 3 min in oxygen ambient. It is found that the films were composed of pure provskite phase, and the post-annealing treatment promoted the crystallization and improved the quality of the films, which resulted in the enhancement of the dielectric property of the films. The effect of the post-annealing on the dielectric properties of the films was also discussed.  相似文献

We investigated the effects of post-deposition cooling conditions on the surface morphologies and dielectric properties of CaCu3Ti4O12 (CCTO) thin films grown by pulsed-laser deposition on Pt/TiO2/SiO2/Si substrates. CCTO thin films cooled under the typical cooling parameters, i.e., slow cooling (3 °C/min) at high oxygen pressure (66 kPa) showed a severe segregation of nanoparticles near the grain boundaries, which was identified to be copper oxide from electron probe micro analyzer mapping. On the other hand, we could not observe any segregation on the film surface when the samples were cooled fast (∼ 20 °C/min) at relatively low oxygen pressure (100 Pa). The dielectric constant, εr, of CCTO thin films deposited at 750 °C with severe surface segregation (εr ∼ 750 at 10 kHz) was found to be much lower than that (εr ∼ 2000 at 10 kHz) of CCTO thin films with smooth surface. As the copper-oxide segregation becomes more serious, which preferentially occurs at relatively high ambient oxygen pressure and temperature, the degradation in the dielectric properties of CCTO films becomes larger. The variation of dielectric constant of CCTO films with no copper-oxide segregation could be related to the presence of an impurity phase at grain boundaries.  相似文献

Relaxor ferroelectric thin films of 0.7Pb(Mg1/3Nb2/3)O3-0.3PbTiO3 (PMN-PT) deposited on platinized silicon substrates with and without template layers were studied. Perovskite phase (80% by volume) was obtained through proper selection of the processing conditions on bare Pt/Ti/SiO2/Si substrates. The films were initially grown at 300 °C using pulsed-laser ablation and subsequently annealed in a rapid thermal annealing furnace in the temperature range of 750-850 °C to induce crystallization. Comparison of microstructure of the films annealed at different temperatures showed change in perovskite phase formation and grain size etc. Results from compositional analysis of the films revealed that the films initially possessed high content of lead percentage, which subsequently decreased after annealing at temperature 750-850 °C. Films with highest perovskite content were found to form at 820-840 °C on Pt substrates where the Pb content was near stoichiometric. Further improvement in the formation of perovskite PMN-PT phase was obtained by using buffer layers of La0.5Sr0.5CoO3 (LSCO) on the Pt substrate. This resulted 100% perovskite phase formation in the films deposited at 650 °C. Dielectric studies on the PMN-PT films with LSCO template layers showed high values of relative dielectric constant (3800) with a loss factor (tan δ) of 0.035 at a frequency of 1 kHz at room temperature.  相似文献

Na0.5K0.5NbO3 (NKN) and 10 mol% (Na,K) excess Na0.5K0.5NbO3 (NKN10) thin films on Pt/Ti/SiO2/Si substrate were prepared by chemical solution deposition. Crystallization of NKN10 thin films was confirmed by X-ray diffraction. The (Na,K) excess Na0.5K0.5NbO3 thin film shows a ferroelectric P-E hysteresis loop. Dielectric properties and impedance spectroscopy of thin films were investigated in the frequency range from 0.1 Hz to 100 kHz and the temperature range of 25 ~ 500 °C. By analyzing the complex impedance relaxation with Cole-Cole plots, we found impedance relaxations for the thin film. The contribution of electrical conduction is discussed in relation to grain, grain boundary, and interface effects.  相似文献

Epitaxial thin films of a heterostructure with Bi4Ti3O12(BIT)/SrTiO3(ST) were successfully grown with a bottom electrode consisting of La0.5Sr0.5CoO3(LSCO) on MgO(001) substrates using pulsed laser deposition. The grown BIT and ST (001) planes were parallel to the growth surface with the orientation relationship of BIT <110>//ST <010>. In the as-deposited film, the BIT (001) plane appeared to expand to relieve a lattice mismatch with the ST (001) plane. However, annealing for 20-40 min induced the BIT (001) plane to contract horizontally with its c-axis expanding, which was associated with a local perturbation in the layer stacking of the BIT structure. This structural distortion was reduced in the film annealed for 1 h, with restoration of the periodicity of the layer stacking. Correspondingly, the dielectric constant of the as-deposited film was increased from 292 to 411 by annealing for 1 h. In parallel, the film was paraelectric but became more ferroelectric, with the remanent polarization and the coercive field changing from 0.1 μC/cm2 and 14 kV/cm to 1.7 μC/cm2 and 69 kV/cm, respectively.  相似文献

(Ba0.90Ca0.10)(Zr0.25Ti0.75)O3 (BCZT) thin films were grown on Pt/Ti/SiO2/Si substrates without and with a CaRuO3 (CRO) buffer layer using pulsed laser deposition (PLD). The structure and surface morphology of the films have been characterized by X-ray diffraction (XRD) and scanning electron microscopy (SEM). At room temperature and 1 MHz, the dependence of dielectric constant and tunability of the films with electric field were investigated; the dielectric constant and tunability are 725 and 47.0%, 877 and 50.4%, respectively, for the BCZT film on Pt/Ti/SiO2/Si substrates without and with the CRO buffer layer at 400 kV/cm. The tunability of the BCZT/CRO heterostructure thin films on Pt/Ti/SiO2/Si substrates was higher than that of the BCZT thin films on Pt/Ti/SiO2/Si substrates. The high constant likely results from the oxide electrode (CRO).  相似文献

The crystalline quality, dielectric and ferroelectricity of the Pb(Zr0.52Ti0.48)O3 (PZT) films deposited on the LaNiO3 (LNO), LNO/Pt and Pt bottom electrodes were comparatively analyzed to investigate the possibility for their application. LNO thin films were successfully prepared on Si (100) and Pt(111)/Ti/SiO2/Si substrates by modified metallorganic decomposition (MOD). The PZT thin films were spin-coated onto the LNO, LNO/Pt and Pt bottom electrodes by sol–gel method. The crystallographic orientation and the microstructure of the resulting LNO films and PZT thin films on the different bottom electrodes were characterized by X-ray diffraction analysis. The dielectric and ferroelectric properties of PZT films on the different bottom electrodes are discussed. The PZT films deposited onto Pt/Ti/SiO2/Si and LNO/Si substrates show strong (110) and (100) preferred orientation, respectively, while the films deposited onto LNO/Pt/Ti/SiO2/Si substrates show the peaks of mixed orientations. PZT films on LNO and LNO/Pt bottom electrodes have larger dielectric constant and remnant polarizations compared with those grown on the Pt electrode.  相似文献

Pb0.5Sr0.5TiO3 thin films were prepared on Pt/TiO2/SiO2/Si and LaNiO3 (LNO)/Si substrates by using chemical solution deposition technique, and a layer-by-layer annealing method was used in an attempt to improve the dielectric properties of the thin films. The structure, dielectric, and ferroelectric properties of the thin films were investigated. Improved dielectric properties of the thin films were clearly confirmed: the dielectric constant and dielectric loss for the films on Pt/TiO2/SiO2/Si substrates annealed at 650 °C were 1064 and 0.027, respectively, at 1 kHz, with a dielectric tunability of more than 50%; similarly, the films prepared on LNO/Si substrates, showed a high dielectric constant of 1280 and a low dielectric loss of 0.023, at 1 kHz. P-E hysteresis loop measurements indicated that the remanent polarization and coercive field for the films on Pt/TiO2/SiO2/Si substrates annealed at 650 °C were 15.7 μC/cm2 and 51 kV/cm, respectively.  相似文献

Ba0.6Sr0.4TiO3 (BST) thin films for the tunable microwave devices were grown using pulsed laser deposition (PLD) on Pt/Ti/SiO2/Si (Pt–Si) substrates with La0.5Sr0.5CoO3 (LSCO) buffer layers. For comparison, the films were also grown on Pi-Si substrates. X-ray diffraction results showed that the BST films on Pt–Si displayed a highly (110) preferred orientation, while the films with the LSCO buffer layers were (100)-oriented. Atomic force microscope (AFM) revealed that BST films with LSCO buffer layers had smoother surface and smaller grain size. Compared with (110) BST films, the (100) BST thin films had the higher tunability and the better figure of merit (FOM). The dielectric constant, the dielectric loss and the tunability of the BST thin films on LSCO/Pt–Si substrates measured at 10 kHz were 1010, 0.031 and 82.4%, respectively. Additionally, the current–voltage(IV) measurement indicated that the leakage current density of (100) BST thin films on LSCO/Pt-Si substrates was reduced compared with that of (110) BST thin films directly on Pt electrodes, due to the possible reduction of interface oxygen vacancies at BST/LSCO interface and smaller grain size of the films. The enhancement in dielectric properties may be attributed to (100) preferred orientation in the films.  相似文献

Compositionally graded (Ba1−xSrx)TiO3 (BST) thin films, with x decreasing from 0.3 to 0, were deposited on Pt/Ti/SiO2/Si and Ru/SiO2/Si substrates by radio frequency magnetron sputtering technology. The microstructure and dielectric properties of the graded BST thin films were investigated. It was found that the films on Ru electrode have better crystallization, and that RuO2 is present between the Ru bottom electrode and the graded BST thin films by X-ray diffraction and SEM analysis. Dielectric measurement reveals that the graded BST thin films deposited on Ru bottom electrode have higher dielectric constant and tunability. The enhanced dielectric behavior is attributed to better crystallization as well as smaller space charge capacitance width and the formation of RuO2 that is more compatible with the BST films. The graded BST films on Ru electrode show higher leakage current due to lower barrier height and rougher surface of bottom electrode.  相似文献

Ba0.5Sr0.5TiO3 (BST) thin films have been deposited by r.f. magnetron sputtering on silicon and platinum-coated silicon substrates with different buffer and barrier layers. BST films deposited on Si/SiO2/SiN/Pt and Si/SiO2/Ti/TiN/Pt multilayer bottom electrode have been used for the fabrication of capacitors. XRD and SEM studies were carried out for the films. It was found that the crystallinity of the BST thin film was dependent upon oxygen partial pressure in the sputtering gas. The role of multilayered bottom electrode on the electrical properties of Ba0.5Sr0.5TiO3 films has been also investigated. The dielectric properties of BST films were measured. The results show that the films exhibit pure perovskite phase and their grain sizes are about 80–90 nm. The dielectric properties of the BST thin film on Si/SiO2/Ti/TiN/Pt electrode was superior to that of the film grown on Si/SiO2/SiN/Pt electrode.  相似文献

LaNiO3 thin films were deposited by radio-frequency magnetron sputtering on both (100) Si and platinized Si substrates. The effects of relative oxygen ratio, substrate and annealing temperatures on the microstructure and the electrical properties of the films were investigated. The La/Ni ratio was found to be influenced by the relative oxygen ratio. On the other hand, the orientation of LaNiO3 was significantly influenced by the substrate temperature. Highly (100)-oriented LaNiO3 thin films were obtained on SiO2/Si(100) and Pt/Ti/SiO2/Si substrates when the substrates temperature was 300 °C with the relative oxygen ratio below 33%. In addition, the (100)-oriented LaNiO3 showed the lower resistivity than that of random-oriented LaNiO3.  相似文献

Bi1.5Zn0.5Nb0.5Ti1.5O7 (BZNT) thin films with different thicknesses as cover layers were deposited on the Ba0.6Sr0.4TiO3 (BST) thin films on the Pt/Ti/SiO2/Si substrates by radio frequency magnetron sputtering method. The microstructure, surface morphology, dielectric and tunable properties of BST/BZNT heterogeneous bilayered films were investigated as a function of the thickness of BZNT films and the effect of BZNT films on the asymmetric electrical properties of BST/BZNT bilayered films was discussed. It was found that BZNT cover layer significantly improved the leakage current and the dielectric loss, and the dielectric constant and tunability of BST/BZNT bilayered thin films simultaneously decreased with the increasing thickness of BZNT films. The BST/BZNT bilayered thin film with a 50 nm BZNT cover layer gave the largest figure of merit (FOM) of 33.48 with the upper tunability of 55.38%. The asymmetric electrical behavior of BST/BZNT bilayered films is probably related to an internal electric field caused by built-in voltages at Pt/BST and BZNT/Au interfaces.  相似文献

In this work, the growth and study of dielectric properties of Ba0.7Sr0.3TiO3 (BST) thin films grown on thin Bi layer coated Pt(111)/Ti/SiO2/Si substrates, depending on thin Bi layer thickness is reported. The BST thin film (thickness 180 nm) grown on 10-nm-thick Bi layer exhibited more improved structural and dielectric properties than that grown on bare Pt(111)/Ti/SiO2/Si substrate. The 10-nm-thick Bi layer in optimum configuration was effective for the grain growth of BST phase and suppressed the formation of the oxygen-deficient layer at the interface between the BST thin film and bottom electrode, which resulted in an increase in dielectric constant and a decrease in leakage current density of the Pt/BST thin film/Pt capacitor.  相似文献

Thin films of the relaxor ferroelectric Pb(Mg1/3Nb2/3)O3-PbTiO3 (PMN-PT) on Pt/Ti/SiO2/Si (Pt/Si) substrates both with and without a Pb(Zr0.52Ti0.48)O3 (PZT) interfacial layer were investigated. Perovskite and pyrochlore coexistence was observed for PMN-PT thin films without a PZT interfacial layer. Interestingly, most of the pyrochlore phase was observed in single-coated films and in the first layer of multi-coated films. The pyrochlore phase exhibited grains with an average size of about 25 nm, which is smaller than those of the perovskite phase (about 90 nm). In contrast, for PMN-PT thin films grown on a PZT interfacial layer, the formation of a pyrochlore phase at the interface between PMN-PT layers and the substrate is completely suppressed. Moreover, small grains are not observed in the films with a PZT interfacial layer. The measured polarization-electric field (P-E) hysteresis loops of PMN-PT films with and without PZT layers indicate that enhanced electrical properties can be obtained when a PZT interfacial layer is used. These enhanced properties include an increase in the value of remanent polarization Pr from 2.7 to 5.8 μC/cm2 and a decrease in the coercive field Ec from 60.5 to 28.0 kV/cm.  相似文献

Pb(Zr0.53Ti0.47)O3 (PZT) thin films were prepared on La0.5Sr0.5CoO3 (LSCO) coated Si substrates by a sol–gel route. The thickness of LSCO electrode was found to modify the preferential orientation of PZT thin films, which consequently affected the dielectric and ferroelectric properties. (100) textured PZT films with dense columnar structure could be obtained on the top of (110) textured LSCO with thickness of 230 nm. PZT thin films prepared on the optimized LSCO films exhibit the enhanced dielectric constant and remnant polarization of 980 and 20 μC/cm2, respectively.  相似文献

CaCu3Ti4O12 (CCTO) thin films were successfully deposited on Pt/Ti/SiO2/Si(1 0 0) substrates using pulsed-laser deposition technique. The crystalline structure and the surface morphology of the CCTO thin films were greatly affected by the substrate temperature and oxygen pressure. Thin films with a (2 2 0) preferential orientation were obtained at the substrate temperature above 700 °C and oxygen pressure above 13.3 Pa. The 480-nm thin films deposited under 720 °C and 26.6 Pa have a fairly high dielectric constant of near 2000 at 10 kHz and room temperature. The values of the dielectric constant and loss and their temperature-dependence under different frequency are comparable with those obtained in the epitaxial CCTO films grown on oxide substrates.  相似文献

Coatings of SiO2-TiO2 films are frequently used in a number of optical thin film applications. In this work we present results from depositing films with variable Si/Ti ratios prepared by reactive sputtering. The different Si/Ti ratios were obtained by varying the target composition of composite single targets. Compared to co-sputtering this facilitates process control and composition uniformity of the films. Varying the oxygen supply during sputter deposition can result in films ranging from metallic/substoichiometric to stoichiometric oxides. Transmittance spectra of the different films are presented and the optical constants are determined from these spectra. Furthermore, the deposition process, films structure and composition of the films are discussed. The study shows that by choosing the right composition and working in the proper oxygen flow range, it is possible to tune the refractive index.  相似文献

Lead germanate-silicate (Pb5Ge2.85Si0.15O11) ferroelectric thin films were successfully fabricated on Pt/Ti/SiO2/(100)Si substrates by the sol-gel process. The thin films were fabricated by multi-coating at preheating temperatures of 350 and 450 °C. After annealing the thin films at 600 °C, the films exhibited c-axis preferred orientation. The degree of c-axis preferred orientation of the thin films preheated at 350 °C was higher than that of films preheated at 450 °C. Grain growth was influenced by the annealing time. The thin films exhibited a well-saturated ferroelectric P-E hysteresis loop when preheated at 350 °C and annealed at 600 °C for 1.5 h. The values of the remanent polarization (Pr) and the coercive field (Ec) were approximately 2.1 μC/cm2 and 100 kV/cm, respectively.  相似文献

Barium strontium titanate Ba0.5Sr0.5TiO3 (BST) thin films have been deposited on Pt/Ti/SiO2/Si substrates by a pulsed laser deposition method. The low-frequency dielectric responses of the BST films, grown at different substrate temperatures (Ts), were measured as functions of frequency in the frequency range from 1 kHz to 1 MHz. With increase of Ts, the grain size of BST thin films became larger and the crystallinity was greatly improved, and then the dielectric permittivity increased, while the dielectric dispersion rose drastically. The origin of the large dielectric relaxation is believed to result from the aggravation of oxygen diffusion at the BST/Pt interface for the BST thin films grown at comparatively higher temperatures. This concept could be further explained by considering the influence of post-annealing in oxygen ambient on the dielectric properties of BST thin films. Our results reveal that the dielectric properties are strongly dependent on the processing conditions and the microstructure of thin films.  相似文献
