Monte Carlo simulation of Schottky diodes operating under terahertz cyclostationary conditions

We report Monte Carlo simulations of the current response and noise spectrum in heavily doped nanometric GaAs Schottky-barrier diodes (SBDs) operating under periodic large-signal conditions in the forward bias region. Due to the rather thin depletion region and heavy doping of these diodes, we find that the returning carrier resonance is shifted well above the terahertz region, so that the low-frequency noise plateau extends over the terahertz region. Here, frequency multiplication and mixing can take place at noise levels equal or below than that of full shot noise. We show that the signal-to-noise ratio of these SBDs is definitely superior to that of bulk semiconductors exploiting velocity-field nonlinearity.

Phase noise in externally injection-locked oscillator arrays

Previous investigations of noise in mutually synchronized coupled-oscillator systems are extended to include the effects of phase noise introduced by externally injected signals. The analysis is developed for arbitrarily coupled arrays and an arbitrary collection of coherent injected signals, and is illustrated with the specific case of linear chains of nearest neighbor coupled oscillators either globally locked (locking signal applied to each array element) or with the locking signal applied to a single-array element. It is shown that the general behavior is qualitatively similar to a single injection-locked oscillator, with the output noise tracking the injected noise near the carrier, and returning to the free-running array noise far from the carrier, with intermediate behavior significantly influenced by the number of array elements and injection strength. The theory is validated using a five-element GaAs MESFET oscillator array operating at S-band     

Phase noise in self-injection-locked oscillators - theory and experiment

Phase-noise analysis of the self-injection-locked oscillator is presented in this paper. The analysis is developed for different oscillator models and arbitrary self-injection feedback loops. The results are illustrated with specific cases of simple time-delay cable and a high-Q factor resonator. It is shown that the behavior of the phase noise is similar to an oscillator locked to an external low phase-noise source. The output phase noise can be reduced at the noise offset frequency near the carrier frequency, and returning to the free-running oscillator noise far from the carrier frequency for certain stable feedback delay ranges. The phase-noise reduction is affected by the self-injection signal strength and feedback transfer function for different oscillator equivalent-circuit models. The theory is verified by using a self-injection-locked GaAs MESFET oscillator operating at the X-band with delay cable loops. The self-injection-locked technique may be used to improve the phase noise of the existing oscillators.
