Mesa epitaxial 4H-SiC-based p +-p-n 0-n + diodes have been fabricated and their reverse recovery characteristics have been measured in modes typical of fast semiconductor current breakers, drift step recovery diodes, and SOS diodes. It has been found that, after the short (~10 ns) pulsed injection of nonequilibrium carriers by a forward current with a density of 200–400 A cm?2 and the subsequent application of a reverse voltage pulse (with a rise time of 2 ns), diodes can break a reverse current with a density of 5–40 kA cm?2 in a time of about (or less than) 0.3 ns. A possible mechanism for ultrafast current breaking is discussed.  相似文献

The dependences of the electron mobility μeff in the inversion layers of fully depleted double–gate silicon-on-insulator (SOI) metal–oxide–semiconductor (MOS) transistors on the density N e of induced charge carriers and temperature T are investigated at different states of the SOI film (inversion–accumulation) from the side of one of the gates. It is shown that at a high density of induced charge carriers of N e > 6 × 1012 cm–2 the μeff(T) dependences allow the components of mobility μeff that are related to scattering at surface phonons and from the film/insulator surface roughness to be distinguished. The μeff(N e ) dependences can be approximated by the power functions μeff(N e) ∝ N e ?n . The exponents n in the dependences and the dominant mechanisms of scattering of electrons induced near the interface between the SOI film and buried oxide are determined for different N e ranges and film states from the surface side.  相似文献

The I–V characteristics of NiO/CdTe heterostructures fabricated by reactive magnetron sputtering are measured at different temperatures. It is established that current transport through the NiO/CdTe heterojunction is mainly controlled via generation–recombination and tunneling under forward bias and via tunneling under reverse bias. The investigated heterostructures generate an open-circuit voltage of V oc = 0.26 V and a short-circuit current density of I sc = 58.7 μA/cm2 at an illumination intensity of 80 mW/cm2.  相似文献

An experimental study of the capacitance–voltage (C–V) characteristics and deep-level transient spectroscopy (DLTS) of p+p0in0 structures based on undoped GaAs, grown by liquid-phase epitaxy at two crystallization-onset temperatures To (950 and 850°C), with optical illumination switched off and on, are performed. It is shown that the p0, i, and n0 layers of epitaxial structures are characterized by the presence of defects with deep donor- and acceptor-type levels in concentrations comparable with those of shallow donors and acceptors. Interface states are found, which manifest themselves in the C–V characteristics at different measurement temperatures and optical illumination; these states form an additive constant. A distinct temperature dependence of the steady-state capacitance of the structures is revealed. It is found that the injection of minority carriers under an applied positive filling pulse and optical recharging lead to modification of the structure and, correspondingly, the DLTS spectra of the p+p0in0 structures. It is revealed that the p+p0in0 GaAs structures grown at To = 850°C are characterized by a lack of interface states and that the recharging of acceptor-type deep traps under illumination does not change the C–V characteristics. The conventionally measured DLTS spectra reveal the presence of two hole traps: HL5 and HL2, which are typical of GaAs layers.  相似文献

The temperature dependence of the forward and reverse portions of the current–voltage characteristic and the photovoltage spectrum of a CdS/por-Si/p-Si semiconductor heterostructure are studied. It is found that the current-flow mechanisms are controlled by generation–recombination processes in the spacecharge region of the por-Si/p-Si heterojunction, carrier tunneling in the por-Si film, and the model of space-charge-limited currents. A simplified version of the energy-band diagram of the heterostructure under study is proposed.  相似文献

Electromigration of molten tin-based inclusions in single-crystal p-GaSb:Zn(111) was studied. It was shown that molten inclusions are displaced by a current (j=(1–4)×105 A/m2) toward a negative electrode in the temperature range T=750–920 K. The mechanism of this phenomenon was shown to be related to concentration changes in the bulk of molten inclusions. It was noted that the inclusion transport is initiated by two competing processes: the temperature changes at phase interfaces caused by the Peltier heat and the electric transport, leading to the redistribution of components, depending on their effective charges in the melt. The size dependence of the velocity of inclusion motion W in the bulk of a single-crystal matrix was determined: W increases with the inclusion size. The numerical values of the thermoelectric parameters of all the contacting phases were experimentally determined using independent methods. This made it possible, fitting the theory to the experimental data, not only to estimate quantitatively the effective charge Z* of a molten semiconductor, but also to explain the size dependence of the activation barrier overcome by a drifting inclusion.  相似文献

Admittance spectroscopy is used to study hole states in Si0.7–y Ge0.3Sn y /Si quantum wells in the tin content range y = 0.04–0.1. It is found that the hole binding energy increases with tin content. The hole size-quantization energies in structures containing a pseudomorphic Si0.7–y Ge0.3Sn y layer in the Si matrix are determined using the 6-band kp method. The valence-band offset at the Si0.7–y Ge0.3Sn y heterointerface is determined by combining the numerical calculation results and experimental data. It is found that the dependence of the experimental values of the valence-band offsets between pseudomorphic Si0.7–y Ge0.3Sn y layers and Si on the tin content is described by the expression ΔE V exp = (0.21 ± 0.01) + (3.35 ± 7.8 × 10–4)y eV.  相似文献

Results regarding bifacial silicon solar cells with external busbars are presented. The cells consist of [n+p(n)p+] Cz-Si structures with a current-collecting system of new design: a laminated grid of wire external busbars (LGWEB). A LGWEB consists of a transparent conducting oxide film deposited onto a Si structure, busbars adjacent to the Si structure, and a contact wire grid attached simultaneously to the oxide and busbars using the low-temperature lamination method. Bifacial LGWEB solar cells demonstrate record high efficiency for similar devices: 17.7%(n-Si)/17.3%(p-Si) with 74–82% bifaciality for the smooth back surface and 16.3%(n-Si)/16.4%(p-Si) with 89% bifaciality for the textured back surface. It is shown that the LGWEB technology can provide an efficiency exceeding 21%.  相似文献

The voltage and temperature dependences of the capacitance and forward current in surface-barrier Ni-n-GaN structures are experimentally studied. The results are compared with the Padovani-Stratton thermofield emission theory. It is established that, in a temperature range of 250–410 K, the forward current of the Ni-n-GaN surface-barrier structures (the electron density in GaN is ~1017 cm?3) is caused by a thermofield emission of electrons, whose energy is ~0.1 eV below the potential-barrier top.  相似文献

We have investigated the structural and electrical characteristics of the Ag/n-TiO2/p-Si/Al heterostructure. Thin films of pure TiO2 were deposited on p-type silicon (100) by optimized pulsed laser ablation with a KrF-excimer laser in an oxygen-controlled environment. X-ray diffraction analysis showed the formation of crystalline TiO2 film having a tetragonal texture with a strong (210) plane as the preferred direction. High purity aluminium and silver metals were deposited to obtain ohmic contacts on p-Si and n-TiO2, respectively. The current–voltage (IV) characteristics of the fabricated heterostructure were studied by using thermionic emission diffusion mechanism over the temperature range of 80–300 K. Parameters such as barrier height and ideality factor were derived from the measured IV data of the heterostructure. The detailed analysis of IV measurements revealed good rectifying behavior in the inhomogeneous Ag/n-TiO2/p-Si(100)/Al heterostructure. The variations of barrier height and ideality factor with temperature and the non-linearity of the activation energy plot confirmed that barrier heights at the interface follow Gaussian distributions. The value of Richardson’s constant was found to be 6.73 × 105 Am?2 K?2, which is of the order of the theoretical value 3.2 × 105 Am?2 K?2. The capacitance–voltage (CV) measurements of the heterostructure were investigated as a function of temperature. The frequency dependence (Mott–Schottky plot) of the CV characteristics was also studied. These measurements indicate the occurrence of a built-in barrier and impurity concentration in TiO2 film. The optical studies were also performed using a UV–Vis spectrophotometer. The optical band gap energy of TiO2 films was found to be 3.60 eV.  相似文献

Graphite/p-SiC Schottky diodes are fabricated using the recently suggested technique of transferring drawn graphite films onto p-SiC single-crystal substrates. The current–voltage and capacitance–voltage characteristics are measured at different temperatures and at different frequencies of a small-signal AC signal, respectively. The temperature dependences of the potential-barrier height and of the series resistance of the graphite/p-SiC junctions are measured and analyzed. The dominant mechanisms of the charge–carrier transport through the diodes are determined. It is shown that the dominant mechanisms of the transport of charge carriers through the graphite/p-Si Schottky diodes at a forward bias are multi-step tunneling recombination and tunneling described by the Newman formula (at high bias voltages). At reverse biases, the dominant mechanisms of charge transport are the Frenkel–Poole emission and tunneling. It is shown that the graphite/p-SiC Schottky diodes can be used as detectors of ultraviolet radiation since they have the open-circuit voltage Voc = 1.84 V and the short-circuit current density Isc = 2.9 mA/cm2 under illumination from a DRL 250-3 mercury–quartz lamp located 3 cm from the sample.  相似文献

The nature of the mechanism of the simultaneous generation of donor–acceptor pairs under heavy doping of n-ZrNiSn intermetallic semiconductor with the Ga acceptor impurity is established. Such spatial arrangement in the crystal lattice of ZrNiSn1–xGa x is found when the rate of movement of the Fermi level εF found from calculations of the density distribution of electron states coincides with that experimentally established from dependences lnρ(1/T). It is shown that when the Ga impurity atom (4s24p1) occupies the 4b sites of Sn atoms (5s25p2), structural defects of both acceptor nature and donor nature in the form of vacancies in the 4b site are simultaneously generated. The results are discussed in the scope of the Shklovskii–Efros model of a heavily doped and compensated semiconductor.  相似文献

In this paper we present the trapping of photogenerated charge carriers for 300 s resulted by their direct exchange under illumination between a few silicon nanocrystals (ncs-Si) embedded in an oxide tunnel layer (SiOx = 1.5) and the tunnel oxide traps levels for a single electron photodetector (photo-SET or nanopixel). At first place, the presence of a photocurrent limited in the inversion zone under illumination in the I–V curves confirms the creation of a pair electron/hole (e–h) at high energy. This photogenerated charge carriers can be trapped in the oxide. Using the capacitance-voltage under illumination (the photo-CV measurements) we show a hysteresis chargement limited in the inversion area, indicating that the photo-generated charge carriers are stored at traps levels at the interface and within ncs-Si. The direct exchange of the photogenerated charge carriers between the interface traps levels and the ncs-Si contributed on the photomemory effect for 300 s for our nanopixel at room temperature.  相似文献

The nonlinear behavior of the IV characteristics of symmetric contacts between a metal and degenerate n-GaN, which form oppositely connected Schottky diodes, is investigated at free-carrier densities from 1.5 × 1019 to 2.0 × 1020 cm–3 in GaN. It is demonstrated that, at an electron density of 2.0 × 1020 cm–3, the conductivity between metal (chromium) and GaN is implemented via electron tunneling and the resistivity of the Cr–GaN contact is 0.05 Ω mm. A method for determining the parameters of potential barriers from the IV characteristics of symmetric opposite contacts is developed. The effect of pronounced nonuniformity of the current density and voltage distributions over the contact area at low contact resistivity is taken into account. The potential-barrier height for Cr–n+-GaN contacts is found to be 0.47 ± 0.04 eV.  相似文献

(mip)-Structures with high-resistance epitaxial i-layers are fabricated on heavily doped p+-type substrates with platinum contacts. The structures are studied using several methods: optical and electron microscopy and luminescence, and electrophysical (CV and IV characteristics) methods and tested as detectors of ionizing radiation. It is shown that the (mip)-structures are promising for development of several electronic devices (high-voltage diodes, detectors of ionizing radiation, and photovoltaic devices).  相似文献

The results of an experimental study of the capacitance–voltage (CV) characteristics and deep-level transient spectroscopy (DLTS) spectra of p+p0in0 homostructures based on undoped dislocationfree GaAs layers and InGaAs/GaAs and GaAsSb/GaAs heterostructures with homogeneous networks of misfit dislocations, all grown by liquid-phase epitaxy (LPE), are presented. Deep-level acceptor defects identified as HL2 and HL5 are found in the epitaxial p0 and n0 layers of the GaAs-based structure. The electron and hole dislocation-related deep levels, designated as, respectively, ED1 and HD3, are detected in InGaAs/GaAs and GaAsSb/GaAs heterostructures. The following hole trap parameters: thermal activation energies (E t ), capture cross sections (σ p ), and concentrations (N t ) are calculated from the Arrhenius dependences to be E t = 845 meV, σ p = 1.33 × 10–12 cm2, N t = 3.80 × 1014 cm–3 for InGaAs/GaAs and E t = 848 meV, σ p = 2.73 × 10–12 cm2, N t = 2.40 × 1014 cm–3 for GaAsSb/GaAs heterostructures. The concentration relaxation times of nonequilibrium carriers are estimated for the case in which dislocation-related deep acceptor traps are involved in this process. These are 2 × 10–10 s and 1.5 × 10–10 s for, respectively, the InGaAs/GaAs and GaAsSb/GaAs heterostructures and 1.6 × 10–6 s for the GaAs homostructures.  相似文献

The current–voltage (I–V) and photocurrent–light intensity (I pc –Φ) characteristics and the photoconductivity relaxation kinetics of TlInSe2 single crystals are investigated. Anomalously long relaxation times (τ ≈ 103 s) and some other specific features of the photoconductivity are observed, which are explained within the barrier theory of inhomogeneous semiconductors. The heights of the drift and recombination barriers are found to be, respectively, E dr ≈ 0.1 eV and E r ≈ 0.45 eV.  相似文献

The effect of annealing in argon at temperatures of Tan = 700–900°C on the IV characteristics of metal–Ga2O3–GaAs structures is investigated. Samples are prepared by the thermal deposition of Ga2O3 powder onto GaAs wafers with a donor concentration of N d = 2 × 1016 cm–3. To measure theIV characteristics, V/Ni metal electrodes are deposited: the upper electrode (gate) is formed on the Ga2O3 film through masks with an area of S k = 1.04 × 10–2 cm2 and the lower electrode in the form of a continuous metallic film is deposited onto GaAs. After annealing in argon at Tan ≥ 700°C, the Ga2O3-n-GaAs structures acquire the properties of isotype n-heterojunctions. It is demonstrated that the conductivity of the structures at positive gate potentials is determined by the thermionic emission from GaAs to Ga2O3. Under negative biases, current growth with an increase in the voltage and temperature is caused by field-assisted thermal emission in gallium arsenide. In the range of high electric fields, electron phonon-assisted tunneling through the top of the potential barrier is dominant. High-temperature annealing does not change the electron density in the oxide film, but affects the energy density of surface states at the GaAs–Ga2O3 interface.  相似文献

An approach is proposed to calculate the optimal parameters of silicon-based heterojunction solar cells whose key feature is a low rate of recombination processes in comparison with direct-gap semiconductors. It is shown that at relatively low majority-carrier concentrations (Nd ~ 1015 cm–3), the excess carrier concentration can be comparable to or higher than Nd. In this case, the efficiency η is independent of Nd. At higher Nd, the dependence η(Nd) is defined by two opposite trends. One of them promotes an increase in η with Nd, and the other associated with Auger recombination leads to a decrease in η. The optimum value Nd ≈ 2 × 1016 cm–3 at which η of such a cell is maximum is determined. It is shown that maximum η is 1.5–2% higher than η at 1015 cm–3.  相似文献

The results of studying a HIT (heterojunction with an intrinsic thin layer) Ag/ITO/a-Si:H(p)/a-Si:H(i)/c-Si(n)/a-Si:H(i)/a-Si:H(n+)/ITO/Ag solar cell by the capacitance–voltage characteristic and current deep-level relaxation transient spectroscopy methods are presented. The temperature dependence of the capacitance–voltage characteristics of the HIT structure and deep-energy-level parameters are studied. The results of comprehensive studies by the above methods are used to determine the features of the energy-band diagram of actual HIT structures.  相似文献
