Steady-state and transient forward current-voltage I-V characteristics have been measured in 5.5 kV p+-n-n+ 4H-SiC rectifier diodes up to a current density j≈5.5×10 4 A/cm2. The steady-state data are compared with calculations in the framework of a model, in which the emitter injection coefficient decreases with increasing current density. To compare correctly the experimental and theoretical results, the lifetime of minority carriers for high injection level, τph, has been estimated from transient characteristics. At low injection level, the hole diffusion length Lpl has been measured by photoresponse technique. For a low-doped n-base, the hole diffusion lengths are Lpl≈2 μm and Lph≈6-10 μm at low and high injection levels respectively. Hole lifetimes for low and high injection levels are τpl≈15 ns and τph≈140-400 ns. The calculated and experimental results agree well within the wide range of current densities 10 A/cm 23 A/cm2. At j>5 kA/cm2, the experimental values of residual voltage drop V is lower than the calculated ones. In the range of current densities 5×103 A/cm24 A/cm2, the minimal value of differential resistance Rd =dV/dj is 1.5×10-4 Ω cm2. At j>25 kA/cm2, Rd increases with increasing current density manifesting the contribution of other nonlinear mechanisms to the formation steady-state current-voltage characteristic. The dc characteristics of InGaAs/InP double heterojunction bipolar transistors (DHBTs) are studied under high-energy (~1 MeV) electron irradiation up to a fluence of 14.8×1015 electrons/cm 2. The devices show an increase in common-emitter current gain (hfe) at low levels of dose (<1015 electrons/cm2) and a gradual decrease in hfe and an increase in output conductance for higher doses. The decrease in h fe is as much as ~80% at low base currents (~10 μA) after a cumulative dose of 14.8×1015 electrons/cm2. The observed degradation effects in collector current-voltage (I-V) characteristics are studied quantitatively using a simple SPICE-like device model. The overall decrease in hfe is attributed to increased recombination in the emitter-base junction region caused by radiation-induced defects. The defects introduced in the collector-base junction region are believed to be responsible for the observed increase in the output conductance  相似文献

Saturation of near-infrared absorption and transmission dynamics are investigated in tetravalent-chromium-doped Gd3Sc2 Ga3O12, Gd3Sc2Al3 O12, and Mg2SiO4 crystals, as well as in reduced SrTiO3 using 20 ps 1.08 μm laser pulses. An absorption cross section of (5±0.5)×10-18 cm2 in garnets and (2.3±0.3)×10-18 cm2 in forsterite is estimated for the 3A 2-3T2 transition of tetrahedral Cr4+. Q-switched and ultra-short pulses are realized in neodymium lasers using chromium-doped crystals as the saturable absorbers. Saturation of free-carrier absorption with ultra-short relaxation time is observed in SrTiO3 at 108-10 10 W/cm2 pump intensities, while at 1010-1011 W/cm2 three-photon interband transitions predominate. The free-carrier absorption cross section is estimated to be (2.7±0.3)×10-18 cm2  相似文献

The microwave and power performance of fabricated InP-based single and double heterojunction bipolar transistors (HBTs) is presented. The single heterojunction bipolar transistors (SHBTs), which had a 5000 Å InGaAs collector, had BVCEO of 7.2 V and JCmax of 2×105 A/cm2. The resulting HBTs with 2×10 μm2 emitters produced up to 1.1 mW/μm2 at 8 GHz with efficiencies over 30%. Double heterojunction bipolar transistors (DHBTs) with a 3000-Å InP collector had a BVCEO of 9 V and Jc max of 1.1×105 A/cm2, resulting in power densities up to 1.9 mW/μm2 at 8 GHz and a peak efficiency of 46%. Similar DHBTs with a 6000 Å InP collector had a higher BVCEO of 18 V, but the J c max decreased to 0.4×105 A/cm2 due to current blocking at the base-collector junction. Although the 6000 Å InP collector provided higher fmax and gain than the 3000 Å collector, the lower Jc max reduced its maximum power density below that of the SHBT wafer. A distinct grain boundary (GB) is formed when two crystallization fronts collide in metal-induced laterally crystallized (MILC) polycrystalline silicon (poly-Si) thin films. This has been used to study carrier transport across a single dominant GB. The average number of traps per unit area is found to be about 1.6× 1012/cm2 in this GB, significantly higher than that associated with the regular GBs in the bulk of MILC poly-Si. Though this single GB occupies a negligible fraction of the total device volume, it has been found to significantly affect both the resistance of MILC resistors and the leakage current of MILC thin-film transistors  相似文献

Excellent long term reliability InGaP/GaAs heterojunction bipolar transistors (HBT) grown by metalorganic chemical vapor deposition (MOCVD) are demonstrated. There were no device failures (T=10000 h) in a sample lot of ten devices (L=6.4 μm ×20 μm) under moderate current densities and high-temperature testing (Jc=25 kA/cm 2, Vce=2.0 V, Junction Temp =264°C). The dc current gain for large area devices (L=75 μm ×75 μm) at 1 kA/cm2 at a base sheet resistance of 240 ohms/sq (4×10 19 cm-3@700 Å) was over 100. The dc current gain before reliability testing (L=6.4 μm ×10 μm) at 0.8 kA/cm2 was 62. The dc current gain (0.8 kA/cm2) decreased to 57 after 10000 h of reliability testing. The devices showed an fT=61 GHz and fmax=103 GHz. The reliability results are the highest ever achieved for InGaP/GaAs HBT and these results indicate the great potential of InGaP/GaAs HBT for numerous low- and high-frequency microwave circuit applications. The reliability improvements are probably due to the initial low base current at low current densities which result from the low surface recombination of InGaP and the high valence band discontinuity between InGaP and GaAs  相似文献

The quantitative relationship between field-effect mobility (μ FE) and grain-boundary trap-state density (Nt ) in hydrogenated polycrystalline-silicon (poly-Si) MOSFETs is investigated. The focus is on the field-effect mobility in MOSFETs with Nt 1×102 cm-2. It is found that reducing Nt to as low as 5×1011 cm-2 has a great impact on μFE. MOSFETs with the Nt of 4.2×1011 cm-2 show an electron mobility of 185 cm2/V-s, despite a mean grain size of 0.5 μm. The three principal factors that determine μFE, namely, the low-field mobility, the mobility degradation factor, and the trap-state density Nt are clarified  相似文献

The performance of the first diode-pumped Yb3+-doped Sr 5(PO4)3F (Yb:S-FAP) solid-state laser is discussed. An InGaAs diode array has been fabricated that has suitable specifications for pumping a 3×3×30 mm Yb:S-FAP rod. The saturation fluence for diode pumping was deduced to be 5.5 J/cm 2 for the particular 2.8 kW peak power diode array utilized in our studies. This is 2.5× higher than the intrinsic 2.2 J/cm 2 saturation fluence as is attributed to the 6.5 nm bandwidth of our diode pump array. The small signal gain is consistent with the previously measured emission cross section of 6.0×10-20 cm2, obtained from a narrowband-laser pumped gain experiment. Up to 1.7 J/cm3 of stored energy density was achieved in a 6×6×44 mm Yb:S-FAP amplifier rod. In a free running configuration, diode-pumped slope efficiencies up to 43% (laser output energy/absorbed pump energy) were observed with output energies up to ~0.5 J per 1 ms pulse. When the rod was mounted in a copper block for cooling, 13 W of average power was produced with power supply limited operation at 70 Hz with 500 μs pulses  相似文献

Oxidation of channel polysilicon improves characteristics of narrow channel TFT's, especially in leakage current. Small leakage current of less than -20 fA/μm and high on/off ratio of about 7 orders of magnitude at a drain voltage of -3.3 V have been achieved by this method. By the analysis of trap densities, leakage current reduction in the oxidized TFT is attributed to the oxidation encroachment under the channel polysilicon which results in a decrease of interface-state density from 5×1011/cm2 to about 1010/cm2 at both gate side and back side of the channel polysilicon. It is pointed out that interface state is in some cases more responsible for device degradation than bulk traps and that the reduction of interface states is indispensable to improving device characteristics. This method is directly applicable to TFT load SRAM's in which TFT width is less than 0.5 μm  相似文献

By optimizing the inductively coupled plasma (ICP) oxidation condition, a thin oxide of 10 nm has been grown at 350°C to achieve excellent gate oxide integrity of low leakage current<5×10-8 A/cm2 (at 8 MV/cm), high breakdown field of 9.3 MV/cm and low interface trap density of 1.5×1011 /eV cm2. The superior performance poly-Si TFTs using such a thin ICP oxide were attained to achieve a high ON current of 110 μA/μm at VD=1 V and VG=5 V and the high electron field effect mobility of 231 cm2/V·S  相似文献

The spectroscopic properties of Ho3+ laser channels in KGd(WO4)2 crystals have been investigated using optical absorption, photoluminescence, and lifetime measurements. The radiative lifetimes of Ho3+ have been calculated through a Judd-Ofelt (JO) formalism using 300-K optical absorption results. The JO parameters obtained were Ω2=15.35×10-20 cm2, Ω 4=3.79×10-20 cm2, Ω6 =1.69×10-20 cm2. The 7-300-K lifetimes obtained in diluted (8·1018 cm-3) KGW:0.1% Ho samples are: τ(5F3)≈0.9 μs, τ( 5S2)=19-3.6 μs, and τ(5F5 )≈1.1 μs. For Ho concentrations below 1.5×1020 cm-3, multiphonon emission is the main source of non radiative losses, and the temperature independent multiphonon probability in KGW is found to follow the energy gap law τph -1(0)=βexp(-αΔE), where β=1.4×10-7 s-1, and α=1.4×103 cm. Above this holmium concentration, energy transfer between Ho impurities also contributes to the losses. The spectral distributions of the Ho3+ emission cross section σEM for several laser channels are calculated in σ- and π-polarized configurations. The peak a σEM values achieved for transitions to the 5I8 level are ≈2×10-20 cm2 in the σ-polarized configuration, and three main lasing peaks at 2.02, 2.05, and 2.07 μm are envisaged inside the 5I75I8 channel  相似文献

Nitrogen implantation on the silicon substrate was performed before the gate oxidation at a fixed energy of 30 keV and with the split dose of 1.0×1014/cm2 and 2.0×1014 /cm2. Initial O2 injection method was applied for gate oxidation. The method is composed of an O2 injection/N2 anneal/main oxidation, and the control process is composed of a N2 anneal/main oxidation. CMOS transistors with gate oxide thickness of 2 nm and channel length of 0.13 μm have been fabricated by use of the method. Compared to the control process, the initial O2 injection process increases the amount of nitrogen piled up at the Si/SiO2 interface and suppresses the growth of gate oxide effectively. Using this method, the oxidation retarding effect of nitrogen was enhanced. Driving currents, hot carrier reliability, and time-zero dielectric breakdown (TZDB) characteristics were improved  相似文献

This letter describes the material characterization and device test of InAlAs/InGaAs high electron mobility transistors (HEMTs) grown on GaAs substrates with indium compositions and performance comparable to InP-based devices. This technology demonstrates the potential for lowered production cost of very high performance devices. The transistors were fabricated from material with room temperature channel electron mobilities and carrier concentrations of μ=10000 cm2 /Vs, n=3.2×1012 cm-2 (In=53%) and μ=11800 cm2/Vs, n=2.8×1012 cm-2 (In=60%). A series of In=53%, 0.1×100 μm2 and 0.1×50 μm2 devices demonstrated extrinsic transconductance values greater than 1 S/mm with the best device reaching 1.074 S/mm. High-frequency testing of 0.1×50 μm2 discrete HEMT's up to 40 GHz and fitting of a small signal equivalent circuit yielded an intrinsic transconductance (gm,i) of 1.67 S/mm, with unity current gain frequency (fT) of 150 GHz and a maximum frequency of oscillation (fmax) of 330 GHz. Transistors with In=60% exhibited an extrinsic gm of 1.7 S/mm, which is the highest reported value for a GaAs based device  相似文献

GaInP-GaAs heterojunction bipolar phototransistors grown by metal organic vapor phase epitaxy (MOVPE) and operated with frontside optical injection through the emitter are reported with high optical gain (<88) and record high frequency performance (28 GHz). Heteropassivation of the extrinsic base surface is employed using a depleted GaInP emitter layer between the nonself-aligned base contact and the emitter mesa. The phototransistor's performance is shown to improve with increasing dc base bias in agreement with predictions of a recently reported Gummel-Poon model. Experimental results are reported for devices with optical active areas of 10×10 μm2, 20×20 μm2, and 30×30 μm2, with peak measured cutoff frequencies of 28.5, 23.1, and 18.5 GHz, respectively, obtained at collector current densities between 2×10 3 and 6×103 A/cm2  相似文献

Key technologies for fabricating polycrystalline silicon thin film transistors (poly-Si TFTs) at a low temperature are discussed. Hydrogenated amorphous silicon films were crystallized by irradiation of a 30 ns-pulsed XeCl excimer laser. Crystalline grains were smaller than 100 nm. The density of localized trap states in poly-Si films was reduced to 4×1016 cm-3 by plasma hydrogenation only for 30 seconds. Remote plasma chemical vapor deposition (CVD) using mesh electrodes realized a good interface of SiO 2/Si with the interface trap density of 2.0×1010 cm-2 eV-1 at 270°C. Poly-Si TFTs were fabricated at 270°C using laser crystallization, plasma hydrogenation and remote plasma CVD. The carrier mobility was 640 cm2/Vs for n-channel TFTs and 400 cm2/Vs for p-channel TFTs. The threshold voltage was 0.8 V for n-channel TFTs and -1.5 V for p-channel TFTs. The leakage current of n-channel poly-Si TFTs was reduced from 2×10-10 A/μm to 3×10-13 A/μm at the gate voltage of -5 V using an offset gate electrode with an offset length of 1 μm  相似文献

A planar heterojunction bipolar transistor (HBT) with an AlGaAs emitter layer epitaxially grown onto a selectively defined grown base layer, where the base is grown with the collector as part of the original epi, is discussed. The transistors fabricated with this process exhibit good gain and output characteristics. Transistors with 7×7 μm2 emitters have exhibited a DC current gain of 10 to 1000 for base doping from 1×1019 to 8×1017 cm3, respectively, and Early voltages ⩾100 V. The propagation delay of 19-stage ring oscillators was 87 ps/gate. The transistor-fabrication process was designed to be manufacturable, and the planar nature of the transistor surface should permit large-scale integration with good yields  相似文献

The fabrication of planar optical waveguides in LiB3O 5 is discussed. Using 2-MeV 4He+ implantation with a dose of 1.5×1016 ions/cm2 at 300 K, the refractive indexes of a 0.2-μm-thick layer 5.1 μm below the crystal surface are reduced to form optical barrier guides. For this ion dose the maximum change from the bulk values of refractive index at a wavelength of 0.488 μm are 1.5%, 5.25%, and 4% for nx, ny, and nz, respectively. The refractive indexes of the guiding region change by less than 0.02% from the bulk values. The dose dependence of the optical barrier height has been measured. A threshold ion dose of about 0.75×1016 ions/cm2 is required to form a refractive index barrier and ion doses higher than about 2.5×1016 ions/cm2. saturate the refractive index decrease. Waveguide propagation losses for annealed single energy implants of dose 1.5×1016 ions/cm2 are dominated by tunneling and are estimated to be ~8.9 dB/cm for the z-cut waveguides used. Multiple energy implants broaden the optical barrier, and losses of <4 dB/cm have been observed  相似文献

The reduction of trap-state densities by plasma hydrogenation in n-channel polysilicon thin-film transistors (poly-TFTs) fabricated using a maximum temperature of 600°C has been studied. Hydrogenated devices have a mobility of ~40 cm2/V×5, a threshold voltage of ~2 V, an inverse subthreshold of ~ 0.55 V/decade, and a maximum on/off current ratio of 5×108. The effective channel length decreases by ~0.85 μm after a short hydrogenation which may be attributed to the activation of donors at trap states near the source/drain junctions. Trap-state densities decrease from 1.6×1012 to 3.5×1011 cm-2 after hydrogenation, concomitant with the reduction of threshold voltage. Using the gate lengths at which the trap-state densities deviate from the long-channel values as markets for the leading edge of passivation, the apparent hydrogen diffusivity is found to be 1.2×10-11 cm2/s at 350°C in the TFT structure  相似文献

This work investigates the shallow CoSi2 contacted junctions formed by BF2+ and As+ implantation, respectively, into/through cobalt silicide followed by low temperature furnace annealing. For p+n junctions fabricated by 20 keV BF2+ implantation to a dose of 5×1015 cm-2, diodes with a leakage current density less than 2 nA/cm2 at 5 V reverse bias can be achieved by a 700°C/60 min annealing. This diode has a junction depth less than 0.08 μm measured from the original silicon surface. For n+p junctions fabricated by 40 keV As+ implantation to a dose of 5×1015 cm-2, diodes with a leakage current density less than 5 nA/cm2 at 5 V reverse bias can be achieved by a 700°C/90 min annealing; the junction depth is about 0.1 μm measured from the original silicon surface. Since the As+ implanted silicide film exhibited degraded characteristics, an additional fluorine implantation was conducted to improve the stability of the thin silicide film. The fluorine implantation can improve the silicide/silicon interface morphology, but it also introduces extra defects. Thus, one should determine a tradeoff between junction characteristics, silicide film resistivity, and annealing temperature  相似文献
