Detailed theoretical analysis of longitudinal spatial hole burning in quantum-dot (QD) lasers is given. Unlike conventional semiconductor lasers, escape of thermally excited carriers from QDs, rather than diffusion, is shown to control the smoothing-out of the spatially nonuniform population inversion and multimode generation in QD lasers. The multimode generation threshold is calculated as a function of structure parameters (surface density of QDs, QD size dispersion, and cavity length) and temperature. A decrease in the QD size dispersion is shown to increase considerably the relative multimode generation threshold. The maximum tolerable QD size dispersion and the minimum tolerable cavity length, at which lasing is possible to attain, are shown to exist. Concurrent with the increase of threshold current, an increase of the multimode generation threshold is shown to occur with a rise in temperature. Ways to optimize the QD laser, aimed at maximizing the multimode generation threshold, are outlined  相似文献

Position sensorless speed control of super high-speed permanent magnet (PM) motor for micro gas turbine generation system is described. Mechanically robust surface PM (SPM) generator is installed in a turbine system. This generator is used as the starting motor. The sensorless control of the synchronous generator/motor is done by using voltage/frequency (V/F) control strategy without current loop. After the simulation of the proposed strategy, no-load starting test of the generator and actual starting test of the gas-turbine system are done. The proposed sensorless-control system can start and control the PM motor from zero to 30 000 r/min. The results show that the proposed system is robust for accelerating the generator even in the existence of the disturbance caused by the ignition of the turbine.  相似文献

烟气轮机机组是利用余热发电的原理回收高温热能再生电能,但是由于多方面的原因,烟气轮机机组时常发生故障,对生产的经济性和安全性造成巨大损失。为了保障设备正常运行,对设备进行实时监测,及时判断故障发生的可疑点,减少故障发生的频率,同时保护环境,采用对原始信号的3层小波分解,提取信号的特征向量,再采用C-SVC和V参数支持向量机二种方法进行分类实验,得到V参数的支持向量机分类效果最佳。  相似文献

Self-assembled InAs quantum-dash (QD) lasers with emission wavelengths between 1.54 and 1.78 μm based on the AlGaInAs-AlInAs-InP material system were grown by gas source molecular beam epitaxy. Threshold current densities below 1 kA/cm2 were achieved for 1-mm-long mirror coated broad area lasers with a stack of four QD layers. The devices can be operated up to 80°C in pulsed mode and show a high T0 value of 84 K up to 35°C. In comparison to quantum-well lasers a much lower temperature sensitivity of the emission wavelength was achieved. The temperature shift of Δλ/ΔT = 0.12 nm/K is as low as that caused by the refractive index change  相似文献

The promise for next generation light‐emitting device (LED) technologies is a major driver for research on nanocrystal quantum dots (QDs). The low efficiencies of current QD‐LEDs are often attributed to luminescence quenching of charged QDs through Auger‐processes. Although new QD chemistries successfully suppress Auger recombination, high performance QD‐LEDs with these materials have yet to be demonstrated. Here, QD‐LED performance is shown to be significantly limited by the electric field. Experimental field‐dependent photoluminescence decay studies and tight‐binding simulations are used to show that independent of charging, the electric field can strongly quench the luminescence of QD solids by reducing the electron and hole wavefunction overlap, thereby lowering the radiative recombination rate. Quantifying this effect for a series of CdSe/CdS QD solids reveals a strong dependence on the QD band structure, which enables the outline of clear design strategies for QD materials and device architectures to improve QD‐LED performance.  相似文献

In this paper, a model-based procedure exploiting analytical redundancy for the detection and isolation of faults on a gas turbine process is presented. The main point of the present work consists of exploiting system identification schemes in connection with observer and filter design procedures for diagnostic purpose. Linear model identification (black-box modelling) and output estimation (dynamic observers and Kalman filters) integrated approaches to fault diagnosis are in particular advantageous in terms of solution complexity and performance. This scheme is especially useful when robust solutions are considered for minimise the effects of modelling errors and noise, while maximising fault sensitivity. A model of the process under investigation is obtained by identification procedures, whilst the residual generation task is achieved by means of output observers and Kalman filters designed in both noise-free and noisy assumptions. The proposed tools have been tested on a single-shaft industrial gas turbine prototype model and they have been evaluated using non-linear simulations, based on the gas turbine data.  相似文献
