高性能1mm AlGaN/GaN功率HEMTs研制 总被引:3,自引:4,他引:3
报道了基于蓝宝石衬底的高性能1mm AlGaN/GaN HEMTs功率器件.为了提高微波功率器件性能,采用新的欧姆接触和新型空气桥方案.测试表明,器件电流密度为0.784A/mm,跨导197mS/mm,击穿电压大于40V,截止态漏电较小,1mm栅宽器件的单位截止频率达到20GHz,最大振荡频率为28GHz,功率增益为11dB,功率密度为1.2W/mm,PAE为32%,两端口阻抗特性显示了在微波应用中的良好潜力. 相似文献

工艺过程中对晶圆表面处理对制作出高性能的AlGaN/GaN HEMT起到至关重要的作用,洁净的表面能够有效提高器件性能以及器件可靠性。本文发现通过UV/Ozone表面处理,AlGaN/GaN HEMT器件的欧姆接触以及肖特基接触的电学特性均发生明显变化,根据实验中现象以及相关实验数据,并且采用X射线光电子能谱对实验样品进行表面分析测试,着重阐述了UV/Ozone处理对晶圆表面的作用,以及其影响AlGaN/GaN HEMT器件欧姆接触特性以及肖特基接触特性的原因。 相似文献

Low-density drain high-electron mobility transistors (LDD-HEMTs) with different F- plasma treatment were investigated by simulations and experiments. The LDD region was performed by introducing negatively charged fluorine ions, which modified the surface field distribution on the drain side of the HEMT, and the enhancement of breakdown voltage were achieved. With the increased fluorine plasma treatment power and LDD region length, the breakdown voltage can be maximumly improved by 70%, and no severe reductions on output current and transconductance were observed. To confirm the temperature stability of the devices, annealing experiments were carried out at 400℃ for 2 min in ambient N2. Moreover, the gate leakage current and breakdown voltage before and after annealing were compared and analyzed, respectively. 相似文献

工艺制作源漏电极为Ti/Al/Ti/Au,并在氮气气氛中对其进行快速退火,研究不同退火条件对欧姆接触的影响。具体实验过程如下:将溅射好源漏电极的外延片分为5部分,其中3片分别在700℃,750℃和800℃下快速退火30s,并相互对比得出最佳退火温度,实验结果发现750℃条件下欧姆接触最好;其余2片在750℃下分别退火25s和40s,并与前边实验750℃ 30s情况下欧姆接触比较,得出最佳退火时间为30s。我们使用传输线模式计算出电极与外延片的欧姆接触电阻率,在750℃ 30s的快速退火条件下得到最低欧姆接触电阻率为0.54 Ω mm,与其余条件下结果比较具有较好的表面形貌和边缘。从实验中我们也得到随着退火温度和退火时间的提高,欧姆接触电阻率先降低到达最低点然后开始升高的现象,为寻找GaN HEMT欧姆接触最佳条件提供了一定依据。 相似文献

The fabrication of enhancement-mode AlGaN/GaN HEMTs by fluorine plasma treatment on sapphire substrates is reported. A new method is used to fabricate devices with different fluorine plasma RF power treatments on one wafer to avoid differences between different wafers. The plasma-treated gate regions of devices treated with different fluorine plasma RF powers were separately opened by a step-and-repeat system. The properties of these devices are compared and analyzed. The devices with 150 W fluorine plasma treatment power and with 0.6 μm gate-length exhibited a threshold voltage of 0.57 V, a maximum drain current of 501 mA/mm, a maximum transconductance of 210 mS/mm, a current gain cutoff frequency of 19.4 GHz and a maximum oscillation frequency of 26 GHz. An excessive fluorine plasma treatment power of 250 W results in a small maximum drain current, which can be attributed to the implantation of fluorine plasma in the channel. 相似文献

为了研究适合Ka波段AlGaN/GaN HEMT的栅结构尺寸,借助二维器件仿真软件Silvaco Atlas,在完善仿真模型的基础上研究了Γ型栅各部分对AlGaN/GaN HEMT特性的影响,包括栅长与短沟道效应的关系、栅与沟道距离对短沟道效应和饱和漏电流的影响,以及栅金属厚度对fmax,栅场板对fT、fmax和内部电场的影响。根据典型器件结构和材料参数的仿真表明,为了提高频率并减轻短沟道效应,栅长应取0.15~0.25μm;减小栅与沟道的距离可略微改善短沟道效应,但会明显降低器件的饱和漏电流,综合考虑栅调制能力、饱和漏电流、短沟道效应三个方面,栅与沟道距离应取10~20nm;为了提高fmax,栅金属厚度应大于0.4μm;缩小栅场板长度可有效提高器件的频率,兼顾Ka波段应用和提高击穿电压,栅场板长度应在0.3~0.4μm左右。仿真得出的器件性能随结构参数的变化趋势以及尺寸数据对于Ka波段AlGaN/GaN HEMT的研究具有参考意义。 相似文献

The DC performance of AlGaN/GaN high electron mobility transistors grown by plasma-assisted molecular beam epitaxy was investigated for gate lengths in the range 0.1–1.2 μm. On 0.25 μm gate length devices we obtained 40 VDS operation with >50 mA peak ID. The peak drain current density was 0.44 A/mm for 100 μm gate width devices with 1.2 μm gate lengths. The extrinsic transconductance (gm) decreased with both gate length and gate width and was 75 mS/mm for all gate widths for 0.25 μm devices. E-beam written gates typically produced a slightly lower Schottky barrier height than optically patterned gates. 相似文献

The research presents AlGaN/GaN HEMTs device characterizations at different temperatures using physics-based numerical simulation. Industry standard simulation tool Silvaco ATLAS is used to characterize the various electronic properties of the device. An extensive theoretical overview is done to achieve the most comprehensive values for GaN and AlGaN properties, as discussed in the paper. This research is mainly focused on simulation of temperature dependent device performances as well as on some other material properties that are not well defined in ATLAS. Energy bandgap, density of states, saturation velocities, surface traps, polarization effect, carrier lifetime and mobility, permittivity, effective Richardson's constant, and donor and acceptor energy levels are considered as critical parameters for predicting temperature effect in ALGaN/GaN HEMT. 研究了SiN钝化前利用感应耦合等离子体(ICP)对AlGaN/GaN HEMT表面进行NF3等离子体处理对器件性能的影响. 结果表明,运用低能量的NF3等离子体处理钝化前的AlGaN/GaN HEMT表面能有效抑制器件电流崩塌,而器件直流及微波小信号特性则未受影响. 微波功率测试表明,经过6min NF3等离子体处理的AlGaN/GaN HEMT在2GHz, 30V工作电压下达到6.15W/mm的输出功率密度,而未经过处理的器件只达到1.82W/mm的输出功率密度. 相似文献

基于SiC衬底成功研制X波段0.25 μm栅长带有r栅场板结构的AlGaN/GaN HEMT,设计场板(field plate)长度为0.4 μm,0.6μm,0.7μm,0.9μm.研究了r栅场板长度及不同漏偏压下对器件直流,小信号特性及大信号的影响.器件直流I-V及转移特性并不依赖场板长度变化,增加场板长度器件击穿电压提高可达108 V,器件截止频率及振荡频率下降,输出功率大幅度提高,结合器件小信号提参结果分析.8 GHz下,总栅宽1 mm,场板长度为0.9 μm的器件,连续波输出功率密度7.11 W/mm,功率附加效率(PAE)35.31%,相应线性增益10.25 dB. 相似文献
