We report an electroabsorption modulator (EAM)-integrated distributed Bragg reflector laser diode (DBR-LD) capable of supporting a high data rate and a wide wavelength tuning. The DBR-LD contains two tuning elements, plasma and heater tunings, both of which are implemented in the DBR section, which have blue-shift and red-shift in the Bragg wavelength through a current injection, respectively. The light created from the DBR-LD is intensity-modulated through the EAM voltage, which is integrated monolithically with the DBR-LD using a butt–joint coupling method. The fabricated chip shows a threshold current of approximately 8 mA, tuning range of greater than 30 nm, and static extinction ratio of higher than 20 dB while maintaining a side mode suppression ratio of greater than 40 dB under a window of 1550 nm. To evaluate its modulation properties, the chip was bonded onto a mount including a radiofrequency line and a load resistor showing clear eye openings at data rates of 25 Gb/s nonreturn-to-zero and 50 Gb/s pulse amplitude modulation 4-level, respectively. 相似文献

低维材料嵌入微腔已经广泛应用于纳米激光器和探测器等。为了实现增益材料和光学微腔之间的有效耦合,需要深入研究嵌埋材料对腔共振模式的影响。本文主要讨论了嵌埋材料的厚度、位置、腔层厚度以及分布式布拉格反射镜的对数对腔供着模式的影响。结果表明,腔共振模式随嵌埋材料位置的不同呈现周期性变化并且在λ/2光程周期内存在最大峰位移。最大峰位移随腔层厚度增加而减小,但与嵌埋材料的厚度成正比。分布式布拉格反射镜的对数不影响腔共振模式。这些结果为光学器件的设计和实验现象的分析提供了指导,并且可以应用于不同波长分布式布拉格反射腔结构。 相似文献

常规的分布式布拉格反射(DBR)半导体激光器中,增益区域所对应的自由谱间距应大于DBR高反射率带宽的1/2,以获得稳定的单模激射。该条件限制了DBR激光器的阈值和功率特性。文章首次提出并实现了基于DBR选模的太赫兹量子级联激光器(THz-QCL),并突破了上述限制。作者所实现的THz-QCL采用脊波导结构,利用解理腔面和DBR反射镜构成谐振腔,利用有源区增益谱较窄的特点,通过调整DBR反射率谱使增益谱与DBR高反射带在频域中部分重叠,从而获得了单模激射的THz-QCL。该方案使得DBR高反射带显著宽于自由谱间距,即显著提高了激光器中增益区域的长度,从而降低阈值并提高功率特性。实验上,作者研制出增益区域长达3.6 mm的DBR激光器,单模激射的频率为2.7 THz,边模抑制比达到25 dB,该激光器的阈值和温度特性与相同材料制备的法布里-泊罗腔多模激光器相当。文章中的工作为实现高性能单模太赫兹量子级联激光器提供了新的研究思路。 相似文献

The design, fabrication, and performance characteristics of a back-surface distributed Bragg reflector (DBR) enhanced InGaN/GaN
light-emitting diode (LED) are described. A wide reflectance bandwidth in the blue and green wavelength regions is obtained
using a double quarter-wave stack design composed of TiO2 and SiO2 layers. More than 65% enhancement in extracted light intensity is demonstrated for a blue LED measured at the chip level.
Similar improvement in green LED performance is discussed and achieved through simulation. Possible applications of back-surface
DBR-enhanced LEDs include surface-mount packages with significantly reduced vertical profiles, resonant cavity LEDs, and superluminescent

利用传输矩阵法对不同入射介质的GaN基分布布拉格反射器(DBR)进行了反射谱的理论分析。计算表明,入射介质的折射率与低周期DBR反射率呈二次函数关系,与高周期DBR反射率近似线性关系。根据这些特点,推导出估算DBR在LED器件中的实际反射率公式。分析了从空气和Al_(0.4)Ga_(0.5)In_(0.1)N入射介质下不同GaN基DBR结构的反射光谱差异。为减弱入射介质对DBR反射谱的影响以及改善材料结构的质量,设计了半混合GaN基DBR结构。分析指出,半混合DBR在材料结构生长和光谱方面比传统DBR更有优势。 相似文献

本文从理论和实验上研究了用633nm激光器干涉仪监控峰值反射波长为530nm的1/4光学厚度的AlGaN/GaN 分布布拉格反射器(DBR)的生长。首先采用传输矩阵法从理论上研究了不同周期厚度的AlGaN/GaN DBR的实时反射率随DBR生长厚度的变化。接着采用金属有机化合物气相外延法生长了两个与模拟结构相同的DBR样品。仿真结果和实验结果表明能够从DBR实时反射率随生长厚度变化的曲线形状判断DBR的结构参数。最后通过激光干涉仪实时监控生长了DBR发光二极管,光致发光实验证明DBR对发光二极管出射光的加强作用在期望波长范围内。 相似文献

A polarimetric fiber laser sensor array based on wavelength/beat frequency hybrid interrogation approach for simultaneous measurement of transverse load and temperature is presented and experimentally demonstrated. Operation principle of the hybrid interrogation approach has been theoretically analyzed, which is validated by our experimental results. The shift of beat frequency and laser wavelength in response to the change of transverse load and temperature allows for simultaneous dual-parameter discrimination. Experimental results indicate that laser beat frequency is highly sensitive to transverse load and temperature while laser wavelength is insensitive to transverse load. And the temperature sensitivities of laser wavelength have the same magnitude as common FBG sensors. The proposed active sensor array with simple configuration has considerable potential applications for future fiber sensor networks. 相似文献

We report a wavelength tunable electro-absorption modulated DBR laser based on a combined method of SAG and QWI.The threshold current is 37mA and the output power at 100mA gain current is 3.5mW.When coupled to a single-mode fiber with a coupling efficiency of 15%,more than a 20dB extinction ratio is observed over the change of EAM bias from 0 to -2V.The 4.4nm continuous wavelength tuning range covers 6 channels on a 100GHz grid for WDM telecommunications. 相似文献
