An efficient process is developed by spin‐coating a single‐component, self‐assembled monolayer (SAM) to simultaneously modify the bottom‐contact electrode and dielectric surfaces of organic thin‐film transistors (OTFTs). This effi cient interface modifi cation is achieved using n‐alkyl phosphonic acid based SAMs to prime silver bottom‐contacts and hafnium oxide (HfO2) dielectrics in low‐voltage OTFTs. Surface characterization using near edge X‐ray absorption fi ne structure (NEXAFS) spectroscopy, X‐ray photoelectron spectroscopy (XPS), attenuated total reflectance Fourier transform infrared (ATR‐FTIR) spectroscopy, atomic force microscopy (AFM), and spectroscopic ellipsometry suggest this process yields structurally well‐defi ned phosphonate SAMs on both metal and oxide surfaces. Rational selection of the alkyl length of the SAM leads to greatly enhanced performance for both n‐channel (C60) and p‐channel (pentacene) based OTFTs. Specifi cally, SAMs of n‐octylphos‐phonic acid (OPA) provide both low‐contact resistance at the bottom‐contact electrodes and excellent interfacial properties for compact semiconductor grain growth with high carrier mobilities. OTFTs based on OPA modifi ed silver electrode/HfO2 dielectric bottom‐contact structures can be operated using < 3V with low contact resistance (down to 700 Ohm‐cm), low subthreshold swing (as low as 75 mV dec?1), high on/off current ratios of 107, and charge carrier mobilities as high as 4.6 and 0.8 cm2 V?1 s?1, for C60 and pentacene, respectively. These results demonstrate that this is a simple and efficient process for improving the performance of bottom‐contact OTFTs.  相似文献

The study of monolayer organic field‐effect transistors (MOFETs) provides an effective way to investigate the intrinsic charge transport of semiconductors. To date, the research based on organic monolayers on polymeric dielectrics lays far behind that on inorganic dielectrics and the realization of a bulk‐like carrier mobility on pure polymer dielectrics is still a formidable challenge for MOFETs. Herein, a quasi‐monolayer coverage of pentacene film with orthorhombic phase is grown on the poly (amic acid) (PAA) dielectric layer. More significantly, charge density redistribution occurs at the interface between the pentacene and PAA caused by electron transfer from pentacene to the PAA dielectric layer, which is verified by theoretical simulations and experiments. As a consequence, an enhanced hole accumulation layer is formed and pentacene‐based MOFETs on pure polymer dielectrics exhibit bulk‐like carrier mobilities of up to 13.7 cm2 V?1 s?1 from the saturation region at low VGS, 9.1 cm2 V?1 s?1 at high VGS and 7.6 cm2 V?1 s?1 from the linear region, which presents one of the best results of previously reported MOFETs so far and indicates that the monolayer semiconductor growing on pure polymer dielectric could produce highly efficient charge transport.  相似文献

High‐performance unipolar n‐type conjugated polymers (CPs) are critical for the development of organic electronics. In the current paper, four “weak donor–strong acceptor” n‐type CPs based on pyridine flanked diketopyrrolopyrrole (PyDPP), namely PPyDPP1‐4FBT, PPyDPP2‐4FBT, PPyDPP1‐4FTVT, and PPyDPP2‐4FTVT, are synthesized via direct arylation polycondensation by using 3,3′,4,4′‐tetrafluoro‐2,2′‐bithiophene (4FBT) or (E)‐1,2‐bis(3,4‐difluorothien‐2‐yl)ethene (4FTVT) as weak donor unit. All four polymers exhibit low‐lying highest occupied molecular orbital (≈ ?5.90 eV) and lowest unoccupied molecular orbital energy levels (≈ ?3.70 eV). Top‐gate/bottom‐contact organic field‐effect transistors based on all four polymers display unipolar n‐channel characteristics with electron mobility (µe) above 1 cm2 V?1 s?1 in air, and presented linear |ISD|1/2 ?VGS plots and weak dependence of the extracted moblity on gate voltage (VGS), indicative of the reliability of the extracted mobility values. Importantly, the devices based on PPyDPP1‐4FBT and PPyDPP2‐4FBT show a pure unipolar n‐channel transistor behavior as revealed by the typical unipolar n‐channel output characteristics and clear off‐regimes in transfer characteristics. Attributed to its high crystallinity and favorable thin film morphology, PPyDPP2‐4FBT shows the highest µe of 2.45 cm2 V?1 s?1, which is among the highest for unipolar n‐type CPs reported to date. This is also the first report for DPP based pure n‐type CPs with µe greater than 1 cm2 V?1 s?1.  相似文献

Self‐assembled monolayers (SAMs) are molecular assemblies that spontaneously form on an appropriate substrate dipped into a solution of an active surfactant in an organic solvent. Organic field‐effect transistors are described, built on an SAM made of bifunctional molecules comprising a short alkyl chain linked to an oligothiophene moiety that acts as the active semiconductor. The SAM is deposited on a thin oxide layer (alumina or silica) that serves as a gate insulator. Platinum–titanium source and drain electrodes (either top‐ or bottom‐contact configuration) are patterned by using electron‐beam (e‐beam) lithography, with a channel length ranging between 20 and 1000 nm. In most cases, ill‐defined current–voltage (I–V) curves are recorded, attributed to a poor electrical contact between platinum and the oligothiophene moiety. However, a few devices offer well‐defined curves with a clear saturation, thus allowing an estimation of the mobility: 0.0035 cm2 V–1 s–1 for quaterthiophene and 8 × 10–4 cm2 V–1 s–1 for terthiophene. In the first case, the on–off ratio reaches 1800 at a gate voltage of –2 V. Interestingly, the device operates at room temperature and very low bias, which may open the way to applications where low consumption is required.  相似文献

Facile one‐pot [1 + 1 + 2] and [2 + 1 + 1] syntheses of thieno[3,2‐b]thieno[2′,3′:4,5]thieno[2,3‐d]thiophene (tetrathienoacene; TTA) semiconductors are described which enable the efficient realization of a new TTA‐based series for organic thin‐film transistors (OTFTs). For the perfluorophenyl end‐functionalized derivative DFP‐TTA , the molecular structure is determined by single‐crystal X‐ray diffraction. This material exhibits n‐channel transport with a mobility as high as 0.30 cm2V?1s?1 and a high on‐off ratio of 1.8 × 107. Thus, DFP‐TTA has one of the highest electron mobilities of any fused thiophene semiconductor yet discovered. For the phenyl‐substituted analogue, DP‐TTA , p‐channel transport is observed with a mobility as high as 0.21 cm2V?1s?1. For the 2‐benzothiazolyl (BS‐) containing derivative, DBS‐TTA , p‐channel transport is still exhibited with a hole mobility close to 2 × 10?3 cm2V?1s?1. Within this family, carrier mobility magnitudes are strongly dependent on the semiconductor growth conditions and the gate dielectric surface treatment.  相似文献

High‐performance, air‐stable, p‐channel WSe2 top‐gate field‐effect transistors (FETs) using a bilayer gate dielectric composed of high‐ and low‐k dielectrics are reported. Using only a high‐k Al2O3 as the top‐gate dielectric generally degrades the electrical properties of p‐channel WSe2, therefore, a thin fluoropolymer (Cytop) as a buffer layer to protect the 2D channel from high‐k oxide forming is deposited. As a result, a top‐gate‐patterned 2D WSe2 FET is realized. The top‐gate p‐channel WSe2 FET demonstrates a high hole mobility of 100 cm2­ V?1 s?1 and a ION/IOFF ratio > 107 at low gate voltages (VGS ca. ?4 V) and a drain voltage (VDS) of ?1 V on a glass substrate. Furthermore, the top‐gate FET shows a very good stability in ambient air with a relative humidity of 45% for 7 days after device fabrication. Our approach of creating a high‐k oxide/low‐k organic bilayer dielectric is advantageous over single‐layer high‐k dielectrics for top‐gate p‐channel WSe2 FETs, which will lead the way toward future electronic nanodevices and their integration.  相似文献

A high‐performance naphthalene diimide (NDI)‐based conjugated polymer for use as the active layer of n‐channel organic field‐effect transistors (OFETs) is reported. The solution‐processable n‐channel polymer is systematically designed and synthesized with an alternating structure of long alkyl substituted‐NDI and thienylene–vinylene–thienylene units (PNDI‐TVT). The material has a well‐controlled molecular structure with an extended π‐conjugated backbone, with no increase in the LUMO level, achieving a high mobility and highly ambient stable n‐type OFET. The top‐gate, bottom‐contact device shows remarkably high electron charge‐carrier mobility of up to 1.8 cm2 V?1 s?1 (Ion/Ioff = 106) with the commonly used polymer dielectric, poly(methyl methacrylate) (PMMA). Moreover, PNDI‐TVT OFETs exhibit excellent air and operation stability. Such high device performance is attributed to improved π–π intermolecular interactions owing to the extended π‐conjugation, apart from the improved crystallinity and highly interdigitated lamellar structure caused by the extended π–π backbone and long alkyl groups.  相似文献

Contact doping was conducted by iodine in a top contact configuration in a pentacene organic thin film transistor (OTFT), to investigate its effects on contact resistance and the resulting electrical performance. Iodine doping in the pentacene film caused the change of pentacene structure, thus leading to an increase in electrical anisotropy, i.e. ratio of lateral to vertical resistivity. The two resistive components of doped pentacene film underneath the Au contacts were major contributors to the contact resistance, and a model to explain the dependence of contact resistance on iodine doping was presented. Finally, OTFTs fabricated on iodine doped source/drain contacts exhibited high mobility of 1.078 cm2/V s, two times that of OTFTs with undoped contacts, due to the low contact resistance.  相似文献

With the aim of improving the field‐effect mobility of transistors by promoting the interconnectivity of the grains in pentacene thin films, deposition conditions of the pentacene molecules using one‐step (total thickness of layer 50 nm: 0.1 Å s–1) and two‐step (first layer 10 nm: 0.1 Å s–1, second layer 40 nm: 4.0 Å s–1) depositions are controlled. Significantly, it is found that the continuities of the pentacene thin films vary with the deposition conditions of the pentacene molecules. Specifically, a smaller number of voids is observed at the interface for the two‐step deposition, which results in field‐effect mobilities as high as 1.2 cm2 V–1 s–1; these are higher by more than a factor of two than those of the pentacene films deposited in one step. This remarkable increase in field‐effect mobility is due in particular to the interconnectivity of the pentacene grains near the insulator substrate.  相似文献

Contact effects have been analyzed in fully printed p-channel OTFTs based on a pentacene derivative as organic semiconductor and with Au source–drain contacts. In these devices, contact effects lead to an apparent decrease of the field effect mobility with decreasing L and to a failure of the gradual channel approximation (GCA) in reproducing the output characteristics. Experimental data have been reproduced by two-dimensional numerical simulations that included a Schottky barrier (Φb = 0.46 eV) at both source and drain contacts and the effects of field-induced barrier lowering. The barrier lowering was found to be controlled by the Schottky effect for an electric field E < 105 V/cm, while for higher electric fields we found a stronger barrier lowering presumably due to other field-enhanced mechanisms. The analysis of numerical simulation results showed that three different operating regimes of the device can be identified: (1) low |Vds|, where the channel and the Schottky diodes at both source and drain behave as gate voltage dependent resistors and the partition between channel resistance and contact resistance depends upon the gate bias; (2) intermediate Vds, where the device characteristics are dominated by the reverse biased diode at the source contact, and (3) high |Vds|, where pinch-off of the channel occurs at the drain end and the transistor takes control of the current. We show that these three regimes are a general feature of the device characteristics when Schottky source and drain contacts are present, and therefore the same analysis could be extended to TFTs with different semiconductor active layers.  相似文献

Organic field‐effect transistor (FET) memory is an emerging technology with the potential to realize light‐weight, low‐cost, flexible charge storage media. Here, solution‐processed poly[9,9‐dioctylfluorenyl‐2,7‐diyl]‐co‐(bithiophene)] (F8T2) nano floating gate memory (NFGM) with a top‐gate/bottom‐contact device configuration is reported. A reversible shift in the threshold voltage (VTh) and reliable memory characteristics was achieved by the incorporation of thin Au nanoparticles (NPs) as charge storage sites for negative charges (electrons) at the interface between polystyrene and cross‐linked poly(4‐vinylphenol). The F8T2 NFGM showed relatively high field‐effect mobility (µFET) (0.02 cm2 V?1 s?1) for an amorphous semiconducting polymer with a large memory window (ca. 30 V), a high on/off ratio (more than 104) during writing and erasing with an operation voltage of 80 V of gate bias in a relatively short timescale (less than 1 s), and a retention time of a few hours. This top‐gated polymer NFGM could be used as an organic transistor memory element for organic flash memory.  相似文献

The temperature dependence of field‐effect transistor (FET) mobility is analyzed for a series of n‐channel, p‐channel, and ambipolar organic semiconductor‐based FETs selected for varied semiconductor structural and device characteristics. The materials (and dominant carrier type) studied are 5,5′′′‐bis(perfluorophenacyl)‐2,2′:5′,2″:5″,2′′′‐quaterthiophene ( 1 , n‐channel), 5,5′′′‐bis(perfluorohexyl carbonyl)‐2,2′:5′,2″:5″,2′′′‐quaterthiophene ( 2 , n‐channel), pentacene ( 3 , p‐channel); 5,5′′′‐bis(hexylcarbonyl)‐2,2′:5′,2″:5″,2′′′‐quaterthiophene ( 4 , ambipolar), 5,5′′′‐bis‐(phenacyl)‐2,2′: 5′,2″:5″,2′′′‐quaterthiophene ( 5 , p‐channel), 2,7‐bis((5‐perfluorophenacyl)thiophen‐2‐yl)‐9,10‐phenanthrenequinone ( 6 , n‐channel), and poly(N‐(2‐octyldodecyl)‐2,2′‐bithiophene‐3,3′‐dicarboximide) ( 7 , n‐channel). Fits of the effective field‐effect mobility (µeff) data assuming a discrete trap energy within a multiple trapping and release (MTR) model reveal low activation energies (EAs) for high‐mobility semiconductors 1 – 3 of 21, 22, and 30 meV, respectively. Higher EA values of 40–70 meV are exhibited by 4 – 7 ‐derived FETs having lower mobilities (µeff). Analysis of these data reveals little correlation between the conduction state energy level and EA, while there is an inverse relationship between EA and µeff. The first variable‐temperature study of an ambipolar organic FET reveals that although n‐channel behavior exhibits EA = 27 meV, the p‐channel regime exhibits significantly more trapping with EA = 250 meV. Interestingly, calculated free carrier mobilities (µ0) are in the range of ~0.2–0.8 cm2 V?1 s?1 in this materials set, largely independent of µeff. This indicates that in the absence of charge traps, the inherent magnitude of carrier mobility is comparable for each of these materials. Finally, the effect of temperature on threshold voltage (VT) reveals two distinct trapping regimes, with the change in trapped charge exhibiting a striking correlation with room temperature µeff. The observation that EA is independent of conduction state energy, and that changes in trapped charge with temperature correlate with room temperature µeff, support the applicability of trap‐limited mobility models such as a MTR mechanism to this materials set.  相似文献

N,N′‐bis(3‐(perfluoroctyl)propyl)‐1,4,5,8‐naphthalenetetracarboxylic acid diimide (8–3‐NTCDI) was newly synthesized, as were related fluorooctylalkyl‐NTCDIs and alkyl‐NTCDIs. The 8–3‐NTCDI‐based organic thin‐film transistor (OTFT) on an octadecyltrimethoxysilane (OTS)‐treated Si/SiO2 substrate shows apparent electron mobility approaching 0.7 cm2 V‐1s‐1 in air. The fluorooctylethyl‐NTCDI (8–2‐NTCDI) and fluorooctylbutyl‐NTCDI (8–4‐NTCDI) had significantly inferior properties even though their chemical structures are only slightly different, and nonfluorinated decyl and undecyl NTCDIs did not operate predictably in air. From atomic force microscopy, the 8–3‐NTCDI active layer deposited with the substrate at 120 °C forms a polycrystalline film with grain sizes >4μm. Mobilities were stable in air for one week. After 100 days in air, the average mobility of three OTFTs decreased from 0.62 to 0.12 cm2 V‐1s‐1, but stabilized thereafter. The threshold voltage (VT) increased by 15 V in air, but only by 3 V under nitrogen, after one week. On/off ratios were stable in air throughout. We also investigated transistor stability to gate bias stress. The transistor on hexamethlydisilazane (HMDS) is more stable than that on OTS with mobility comparable to amorphous Si TFTs. VT shifts caused by ON (30 V) and OFF (–20 V) gate bias stress for the HMDS samples for 1 hour were 1.79 V and 1.27 V under N2, respectively, and relaxation times of 106 and 107 s were obtained using the stretched exponential model. These performances are promising for use in transparent display backplanes.  相似文献

This work presents a low temperature with high resolution capability UV-patternable polymer, i.e. mr-UVCur06, for use as a gate insulator in OTFTs, by investigating the morphology transformation of pentacene deposited on the mr-UVCur06. The device structure is polyethylene terephthalate (PET)/indium-tin oxide (ITO)/mr-UVCur06/pentacene/Au (source/drain). In addition to its solution-processable capability, mr-UVCur06 is directly patterned by UV light in a low-temperature process. UV/ozone post-treatment of the patternable mr-UVCur06 can illuminate organic contaminants from its surface and increases surface energy. Experimental results indicate that a high surface energy existing at the mr-UVCur06 surface has produced in a larger ratio of Ithin film phase/Itriclinic bulk phase in pentacene. Then, the distance of pentacene molecular crystal structure, which is arranged in the thin film phase, is shorter than that in triclinic bulk phase. The performance of pentacene-based OTFTs can be enhanced with few contaminants and a high surface energy on the UV-patternable gate insulator. By performing UV/ozone post-treatment on the mr-UVCur06 insulator surface for 60 s, the OTFTs demonstrate a mobility, on/off drain current ratio, and VT of 0.34 cm2/V s, 5.5 × 104, and 2.5 V, respectively. Furthermore, the low-temperature photopatternable polymer dielectric paves the way for a relatively easy and low-cost fabrication of an OTFT array without expensive and complicated photolithography and dry etching.  相似文献

Highly stretchable, high‐mobility, and free‐standing coplanar‐type all‐organic transistors based on deformable solid‐state elastomer electrolytes are demonstrated using ionic thermoplastic polyurethane (i‐TPU), thereby showing high reliability under mechanical stimuli as well as low‐voltage operation. Unlike conventional ionic dielectrics, the i‐TPU electrolyte prepared herein has remarkable characteristics, i.e., a large specific capacitance of 5.5 µF cm?2, despite the low weight ratio (20 wt%) of the ionic liquid, high transparency, and even stretchability. These i‐TPU‐based organic transistors exhibit a mobility as high as 7.9 cm2 V?1 s?1, high bendability (Rc, radius of curvature: 7.2 mm), and good stretchability (60% tensile strain). Moreover, they are suitable for low‐voltage operation (VDS = ?1.0 V, VGS = ?2.5 V). In addition, the electrical characteristics such as mobility, on‐current, and threshold voltage are maintained even in the concave and convex bending state (bending tensile strain of ≈3.4%), respectively. Finally, free‐standing, fully stretchable, and semi‐transparent coplanar‐type all‐organic transistors can be fabricated by introducing a poly(3,4‐ethylenedioxythiophene):polystyrene sulfonic acid layer as source/drain and gate electrodes, thus achieving low‐voltage operation (VDS = ?1.5 V, VGS = ?2.5 V) and an even higher mobility of up to 17.8 cm2 V?1 s?1. Moreover, these devices withstand stretching up to 80% tensile strain.  相似文献

To enhance the electrical performance of pentacene‐based field‐effect transistors (FETs) by tuning the surface‐induced ordering of pentacene crystals, we controlled the physical interactions at the semiconductor/gate dielectric (SiO2) interface by inserting a hydrophobic self‐assembled monolayer (SAM, CH3‐terminal) of organoalkyl‐silanes with an alkyl chain length of C8, C12, C16, or C18, as a complementary interlayer. We found that, depending on the physical structure of the dielectric surfaces, which was found to depend on the alkyl chain length of the SAM (ordered for C18 and disordered for C8), the pentacene nano‐layers in contact with the SAM could adopt two competing crystalline phases—a “thin‐film phase” and “bulk phase” – which affected the π‐conjugated nanostructures in the ultrathin and subsequently thick films. The field‐effect mobilities of the FET devices varied by more than a factor of 3 depending on the alkyl chain length of the SAM, reaching values as high as 0.6 cm2 V?1 s?1 for the disordered SAM‐treated SiO2 gate‐dielectric. This remarkable change in device performance can be explained by the production of well π‐conjugated and large crystal grains in the pentacene nanolayers formed on a disordered SAM surface. The enhanced electrical properties observed for systems with disordered SAMs can be attributed to the surfaces of these SAMs having fewer nucleation sites and a higher lateral diffusion rate of the first seeding pentacene molecules on the dielectric surfaces, due to the disordered and more mobile surface state of the short alkyl SAM.  相似文献

With Ni/Au and Pd/Au metal schemes and low temperature processing, we formed low resistance stable Ohmic contacts to p‐type GaN. Our investigation was preceded by conventional cleaning, followed by treatment in boiling HNO3:HCl (1:3). Metallization was by thermally evaporating 30 nm Ni/15 nm Au or 25 nm Pd/15 nm Au. After heat treatment in O2 + N2 at various temperatures, the contacts were subsequently cooled in liquid nitrogen. Cryogenic cooling following heat treatment at 600 ·C decreased the specific contact resistance from 9.84·10?4 Ωcm2 to 2.65·10?4 Ωcm2 for the Ni/Au contacts, while this increased it from 1.80·10?4 Ωcm2 to 3.34·10?4 Ωcm2 for the Pd/Au contacts. The Ni/Au contacts showed slightly higher specific contact resistance than the Pd/Au contacts, although they were more stable than the Pd contacts. X‐ray photoelectron spectroscopy depth profiling showed the Ni contacts to be NiO followed by Au at the interface for the Ni/Au contacts, whereas the Pd/Au contacts exhibited a Pd:Au solid solution. The contacts quenched in liquid nitrogen following sintering were much more uniform under atomic force microscopy examination and gave a 3 times lower contact resistance with the Ni/Au design. Current‐voltage‐temperature analysis revealed that conduction was predominantly by thermionic field emission.  相似文献

Organic field‐effect transistors suffer from ultra‐high operating voltages in addition to their relative low mobility. A general approach to low‐operating‐voltage organic field‐effect transistors (OFETs) using donor/acceptor buffer layers is demonstrated. P‐type OFETs with acceptor molecule buffer layers show reduced operating voltages (from 60–100 V to 10–20 V), with mobility up to 0.19 cm2 V?1 s?1 and an on/off ratio of 3 × 106. The subthreshold slopes of the devices are greatly reduced from 5–12 V/decade to 1.68–3 V/decade. This favorable combination of properties means that such OFETs can be operated successfully at voltages below 20 V (|VDS| ≤ 20 V, |VGS| ≤ 20 V). This method also works for n‐type semiconductors. The reduced operating voltage and low pinch‐off voltage contribute to the improved ordering of the polycrystalline films, reduced grain boundary resistance, and steeper subthreshold slopes.  相似文献

Here, a highly crystalline and self‐assembled 6,13‐bis(triisopropylsilylethynyl) pentacene (TIPS‐Pentacene) thin films formed by simple spin‐coating for the fabrication of high‐performance solution‐processed organic field‐effect transistors (OFETs) are reported. Rather than using semiconducting organic small‐molecule–insulating polymer blends for an active layer of an organic transistor, TIPS‐Pentacene organic semiconductor is separately self‐assembled on partially crosslinked poly‐4‐vinylphenol:poly(melamine‐co‐formaldehyde) (PVP:PMF) gate dielectric, which results in a vertically segregated semiconductor‐dielectric film with millimeter‐sized spherulite‐crystalline morphology of TIPS‐Pentacene. The structural and electrical properties of TIPS‐Pentacene/PVP:PMF films have been studied using a combination of polarized optical microscopy, atomic force microscopy, 2D‐grazing incidence wide‐angle X‐ray scattering, and secondary ion mass spectrometry. It is finally demonstrated a high‐performance OFETs with a maximum hole mobility of 3.40 cm2 V?1 s?1 which is, to the best of our knowledge, one of the highest mobility values for TIPS‐Pentacene OFETs fabricated using a conventional solution process. It is expected that this new deposition method would be applicable to other small molecular semiconductor–curable polymer gate dielectric systems for high‐performance organic electronic applications.  相似文献
