Enhancement-mode GaAs m.o.s.f.e.t. on semi-insulating substrate using a self-aligned gate technique

A self-aligned gate notched channel GaAs m.o.s.f.e.t. structure on semi-insulating substrate is presented. Device operation is mainly in enhancement mode. The transconductance is comparable to enhancement-mode m.e.s.f.e.t.s, j.f.e.t.s and s.i.g.f.e.t.s; however, the output-current capability is essentially increased.

GaAs power f.e.t.s with semi-insulated gates

GaAs semi-insulated-gate f.e.t.s (s.i.g.f.e.t.s) have been fabricated by Ar+ bombardment in the gate region. The d c. characteristics and microwave performance are compared with those of conventional power m.e.s.f.e.t.s fabricated from the same slice. Up to 2.9W output power with 4dB gain has been obtained from s.i.g.f.e.t. devices at 8 GHz.     

Some results for an r.f.- and p.l.-modulated incoherent carrier

Possibilities of using incoherent carriers, amplitude-modulated by the message-modulated p.f.m., r.f.m. and p.l.m. have been investigated. It has been shown that, for noise bandwidths much smaller than the transmission bandwidth, efficient communication is possible, and s.n.r.s of 50?60dB are obtained for practical p.f.m.-a.m. and r.f.m.-a.m. systems. Some comparisons are also given.     

V-shaped-gate GaAs m.e.s.f.e.t. for improved high-frequency performance

The idea of gate shaping in f.e.t.s was implemented into the GaAs-m.e.s.f.e.t. structure. A m.e.s.f.e.t. with 2 ?m gate length was fabricated, the measured m.a.g. data of which allow an extrapolation to an fmax of about 45 GHz.

Circuit model for the GaAs m.e.s.f.e.t. valid to 12 GHz

A new equivalent circuit is given for the GaAs m.e.s.f.e.t., which includes resistive loss in the feed back elements. The circuit values are given for several 1 ?m-gate GaAs m.e.s.f.e.t.s. A method for fitting s12 to the measured data is described. Finally, the gain and stability factor of several GaAs m.e.s.f.e.t.s. are extrapolated to 24 GHz from the present model.

Noise behaviour of the m.o.s.f.e.t. at v.h.f. and u.h.f.

The optimum noise figures of an m.o.s.f.e.t. at u.h.f. and at pinch-off are calculated using a simplified equivalent circuit. The noise parameters are also determined experimentally. Theory and experiment are shown to be in good agreement. Noise parameters of the m.o.s.f.e.t. for the frequency range 0.1?0.8 GHz are given.     

High-speed 1 ?m GaAs m.e.s.f.e.t.

By minimising parasitic series resistances, a GaAs m.e.s.f.e.t. with 1 ?m gate length was fabricated, possessing the highest known r.f. power gain, measured up to 18 GHz, for GaAs m.e.s.f.e.t.s.     

Combination of complex rectangular transforms and f.n.t. to implement fast convolution

Recently, complex rectangular transforms (c.x.r.t.s) have been derived which can be shown to be more efficient than rectangular transforms (r.t.s) for computing convolution of complex sequences. This letter proposes the combination of complex rectangular transforms with the Fermat number transform (f.n.t.) to devise efficient algorithms for computing error-free convolutions of both real and complex sequences. The results show that the combination of c.x.r.t. and f.n.t. requires fewer multiplications compared to that of r.t. and f.n.t.     

Synthetic-aperture processing for side-looking airborne radar (s.l.a.r.) using c.c.d. and s.a.w. components

A processor using a baseband c.c.d. data store and an i.f. s.a.w. chirp filter is shown to offer a realistic alternative to optical or digital s.l.a.r. processing. Range sorting and pulse averaging can be done within the store while the complex correlation for many range cells can be accomplished using a single s.a.w. filter.     

Microwave capability of 1.5 ?m-gate GaAs m.o.s.f.e.t.

1.5 ?m-gate GaAs m.o.s.f.e.t.s have been fabricated by anodic oxidation, and the microwave capability has been examined. The maximum oscillation frequency fmax is 22 GHz and the noise figure is 6.1 dB at 8 GHz. The results are comparable to those of GaAs m.e.s.f.e.t.s.     

Electrical characterisation of transferred-electron devices

A technique is presented that enables the chip admittance of stable t.e.d.s (t.e.a.s) to be determined accurately in any microwave circuit. An extension of the technique for the characterisation of oscillating t.e.d.s (t.e.o.s) is discussed.
