Thermal fatigue damage of flip chip solder joints is a serious reliability concern, although it usually remains tolerable with the flip chip connections (of smaller chips) to ceramic boards as practiced by IBM for over a quarter century. However, the recent trend in microelectronics packaging towards bonding large chips or ceramic modules to organic boards means a larger differential thermal expansion mismatch between the board and the chip or ceramic module. To reduce the thermal stresses and strains at solder joints, a polymer underfill is customarily added to fill the cavity between the chip or module and the organic board. This procedure has typically at least resulted in an increase of the thermal fatigue life by a factor of 10, as compared to the non-underfilled case. In this contribution, we first discuss the effects of the underfill to reduce solder joint stresses and strains, as well as underfill effects on fatigue crack propagation based on a finite element analysis. Secondly, we probe the question of the importance of the effects of underfill defects, particularly that of its delamination from the chip side, on the effectiveness of the underfill to increase thermal fatigue life. Finally, we review recent experimental evidence from thermal cycling of actual flip chip modules which appears to support the predictions of our model.  相似文献

Flip chip attach on organic carriers is a novel electronic packaging assembly method which provides advantages of high input/output (I/O) counts, electrical performance and thermal dissipation. In this structure, the flip chip device is attached to organic laminate with predeposited eutectic solder. Mechanical coupling of the chip and the laminate is done via underfill encapsulant materials. As the chip size increases, the thermal mismatch between silicon and its organic carrier becomes greater. Adhesion becomes an important factor since the C4 joints fail quickly if delamination of the underfill from either chip or the solder mask interface occurs. Newly developed underfills have been studied to examine their properties, including interfacial adhesion strength, flow characteristics, void formation and cure kinetics. This paper will describe basic investigations into the properties of these underfills and also how these properties related to the overall development process. In addition, experiments were performed to determine the effects on adhesion degradation of flip chip assembly processes and materials such as IR reflow profile, flux quantity and residues. Surface treatment of both the chip and the laminate prior to encapsulation were studied to enhance underfill adhesion. An underfill encapsulant was used to fill the gap between the chip and substrate around solder joints to improve the long-term reliability of flip chip interconnect systems. The underfill encapsulant was filled by the capillary effect. In this study, the filling time and pattern of the underfill flow in the process with different bumping pitch, bump diameter, and gap size were investigated. A modified Hele-Shaw flow model, that considered the flow resistance in both the thickness direction and the restrictions between solder bumps, was used. This model estimated the flow resistance induced by the chip and substrate as well as the solder bumps, and provided a reasonable flow front prediction. A modified model that considered the effect of fine pitch solder bumps was also proposed to estimate the capillary force in fine pitch arrangements. It was found that, on a full array solder bump pattern, the filling flow was actually faster for fine pitch bumps in some arrangements. The filling time of the underfill process depends on the parameters of bumping pitch, bump diameter, and gap size. A proposed capillary force parameter can provide information on bump pattern design for facilitating the underfilling process.  相似文献

A flip chip package was assembled by using 6-layer laminated polyimide coreless substrate, eutectic Sn37Pb solder bump, two kinds of underfill materials and Sn3.0Ag0.5Cu solder balls. Regarding to the yield, the peripheral solder joints were often found not to connect with the substrate due to the warpage at high temperature, modification of reflow profile was benefit to improve this issue. All the samples passed the moisture sensitive level test with a peak temperature of 260 °C and no delamination at the interface of underfill and substrate was found. In order to know the reliability of coreless flip chip package, five test items including temperature cycle test (TCT), thermal shock test (TST), highly accelerated stress test (HAST), high temperature storage test (HTST) and thermal humidity storage test (THST) were done. Both of the two underfill materials could make the samples pass the HTST and THST, however, in the case of TCT, TST and HAST, the reliability of coreless flip chip package was dominated by underfill material. A higher Young’s modules of underfill, the more die crack failures were found. Choosing a correct underfill material was the key factor for volume production of coreless flip chip package.  相似文献

本文给出了倒装焊(flip-chip)焊点形态的能量控制方程,采用Surface Evolver软件模拟了倒装焊复合SnPb焊点(高Pb焊料凸点,共晶SnPb焊料焊点)的三维形态.利用焊点形态模拟的数据,分析了芯片和基板之间SnPb焊点的高度与焊点设计和焊接工艺参数的关系.研究表明:共晶SnPb焊料量存在临界值,当共晶SnPb焊料量小于临界值时,焊点的高度等于芯片上高Pb焊料凸点的半径值;当共晶SnPb焊料量大于临界值时,焊点的高度随共晶SnPb焊料量的增加而增加.另外,采用无量纲的形式给出了焊点高度与共晶焊料量、焊盘尺寸、芯片凸点的尺寸,芯片重量之间的关系模型,研究结果对倒装焊焊点形态的控制、工艺参数的优化和提高焊点可靠性具有指导意义.  相似文献

This research proposes a parametric analysis for a flip chip package with a constraint-layer structure. Previous research has shown that flip-chip type packages with organic substrates require underfill for achieving adequate reliability life. Although underfill encapsulant is needed to improve the reliability of flip chip solder joint interconnects, it will also increase the difficulty of reworkability, increase the packaging cost and decrease the manufacturing throughput. This research is based on the fact that if the thermal mismatch between the silicon die and the organic substrate could be minimized, then the reliability of the solder joint could be accordingly enhanced. This research proposes a structure using a ceramic-like material with CTE close to silicon, mounted on the backside of the substrate to constrain the thermal expansion of the organic substrate. The ceramic-like material could reduce the thermal mismatch between silicon die and substrate, thereby enhancing the reliability life of the solder joint. Furthermore, in order to achieve better reliability design of this flip chip package, a parametric analysis using finite element analysis is performed for package design. The design parameters of the flip chip package include die size, substrate size/material, and constraint-layer size/material, etc. The results show that this constraint-layer structure could make the solder joints of the package achieve the same range of reliability as the conventional underfill material. More importantly, the flip chip package without underfill material could easily solve the reworkability problem, enhance the thermal dissipation capability and also improve the manufacturing throughput  相似文献

Failure analyses of 63/37 Sn/Pb solder bumped flip chip assemblies with underfill encapsulant are presented in this study, Emphasis is placed on solder flowed-out, nonuniform underfill and voids, and delaminations. The X-ray, scanning acoustic microscope (SAM), and tomographic acoustic micro imaging (TAMI) techniques are used to analyze the failed samples. Also, cross sections are examined for a better understanding of the failure mechanisms. Furthermore, temperature dependent nonlinear finite element analyses together with fracture mechanics are used to determine the effects of underfill void sizes on the flip chip solder joint reliability  相似文献

The geometry of solder joints in the flip chip technologies is primarily determined by the associated solder volume and die/substrate-side pad size. In this study, the effect of these parameters on the solder joint reliability of a fine-pitched flip chip ball grid array (FCBGA) package is extensively investigated through finite element (FE) modeling and experimental testing. To facilitate thermal cycling (TC) testing, a simplified FCBGA test vehicle with a very high pin counts (i.e., 2499 FC solder joints) is designed and fabricated. By the vehicle, three different structural designs of flip chip solder joints, each of which consists of a different combination of these design parameters, are involved in the investigation. Furthermore, the associated FE models are constructed based on the predicted geometry of solder joints using a force-balanced analytical approach. By way of the predicted solder joint geometry, a simple design rule is created for readily and qualitatively assessing the reliability performance of solder joints during the initial design stage. The validity of the FE modeling is extensively demonstrated through typical accelerated thermal cycling (ATC) testing. To facilitate the testing, a daisy chain circuit is designed, and fabricated in the package for electrical resistance measurement. Finally, based on the validated FE modeling, parametric design of solder joint reliability is performed associated with a variety of die-side pad sizes. The results show that both the die/substrate-side pad size and underfill do play a significant role in solder joint reliability. The derived results demonstrate the applicability and validity of the proposed simple design rule. It is more surprising to find that the effect of the contact angle in flip chip solder joint reliability is less significant as compared to that of the standoff height when the underfill is included in the package.  相似文献

Electronic packaging designs are moving toward fewer levels of packaging to enable miniaturization and to increase performance of electronic products. One such package design is flip chip on board (FCOB). In this method, the chip is attached face down directly to a printed wiring board (PWB). Since the package is comprised of dissimilar materials, the mechanical integrity of the flip chip during assembly and operation becomes an issue due to the coefficient of thermal expansion (CTE) mismatch between the chip, PWB, and interconnect materials. To overcome this problem, a rigid encapsulant (underfill) is introduced between the chip and the substrate. This reduces the effective CTE mismatch and reduces the effective stresses experienced by the solder interconnects. The presence of the underfill significantly improves long term reliability. The underfill material, however, does introduce a high level of mechanical stress in the silicon die. The stress in the assembly is a function of the assembly process, the underfill material, and the underfill cure process. Therefore, selection and processing of underfill material is critical to achieving the desired performance and reliability. The effect of underfill material on the mechanical stress induced in a flip chip assembly during cure was presented in previous publications. A new chip on glass (COG) technique using flip chip solder joining technology has been developed for excellent resolution and high quality liquid crystal display (LCD) panels. The flip chip solder joining technology has several advantages over the anisotropic conductive film (ACF) bonding technology: finer pitch capability, better electrical performance, and easier reworkability. Conventional solders such as eutectic Pb-Sn and Pb-5Sn require high temperature processing which can lead to degradation of the liquid crystal or the color filter in LCD modules. Thus it is desirable to develop a low temperature process below 160/spl deg/C using solders with low melting temperatures for this application. In our case, we used eutectic 58 wt%Bi-42 wt%Sn solder for this purpose. Using the eutectic Bi-Sn solder bumps of 50-80/spl mu/m pitch sizes, an ultrafine interconnection between the IC and glass substrate was successfully made at or below 160/spl deg/C. The average contact resistance of the Bi-Sn solder joints was 19m/spl Omega/ per bump, which is much lower than the contact resistance of conventional ACF bonding technologies. The contact resistance of the underfilled Bi-Sn solder joints did not change during a hot humidity test. We demonstrate that the COG technique using low temperature solder joints can be applied to advanced LCDs that lead to require excellent quality, high resolution, and low power consumption.  相似文献

The mechanical integrity of solder joint interconnects in PWB assemblies with micro-BGA, chip scale, and land grid array packages is being questioned as the size and pitch decrease. Some consumer products manufacturers have mechanically reinforced fine pitch package interconnects with an adhesive underfill, and others are evaluating the need for underfill on a case-by-case basis. Three-point cyclic bend testing provides a useful tool for characterizing the expected mechanical cycling fatigue reliability of PWB assemblies. Cyclic bend testing is useful for characterizing bending issues in electronic assemblies such as repetitive keypad actuation in cell phone products. This paper presents the results of three-point bend testing of PWB assemblies with fine pitch packages. The solder joints on ceramic components performed better than a laminate interposer component in bend testing, because of the stiffening effect of the ceramic packaging materials. The methodology of materials analyses of the metallurgy of solder interconnects following mechanical bending and thermal cycle testing is described. The microstructure and fracture surfaces of solder joint failures in bend test samples differed significantly from thermal cycle test samples.  相似文献

As a concept to achieve low-cost, high-throughput flip chip on board (FCOB) assembly, a new process has been developed implementing next generation flip chip processing based no-flow fluxing underfill materials. The low-cost, high throughput flip chip process implements large area underfill printing, integrated chip placement and underfill flow and simultaneous solder interconnect reflow and underfill cure. The goals of this study are to demonstrate feasibility of no flow underfill materials and the high throughput flip chip process over a range of flip chip configurations, identify the critical process variables affecting yield, analyze the yield of the high throughput flip chip process, and determine the impact of no-flow underfill materials on key process elements. Reported in this work is the assembly of a series of test vehicles to assess process yield and process defects. The test vehicles are assembled by depositing a controlled mass of underfill material on the chip site, aligning chip to the substrate pads, and placing the chip inducing a compression type underfill flow. The assemblies are reflowed in a commercial reflow furnace in an air atmosphere to simultaneously form the solder interconnects and cure the underfill. A series of designed experiments identify the critical process variables including underfill mass, reflow profile, placement velocity, placement force, and underfill material system. Of particular interest is the fact that the no-flow underfill materials studied exhibit an affinity for unique reflow profiles to minimize process defects  相似文献

Minimizing device side die stresses is especially important when multiple copper/low-k interconnect redistribution layers are present. Mechanical stress distributions in packaged silicon die resulting during assembly or environmental testing can be accurately characterized using test chips incorporating integral piezoresistive sensors. In this paper, measurements of thermally induced stresses in flip chip on laminate assemblies are presented. Transient die stress measurements have been made during underfill cure, and the room temperature die stresses in final cured assemblies have been compared for several different underfill encapsulants. In addition, stress variations have been monitored in the assembled flip chip die as the test boards were subjected to slow temperature changes from -40 to +150/spl deg/C. Using these measurements and ongoing numerical simulations, valuable insight has been gained on the effects of assembly variables and underfill material properties on the reliability of flip chip packages.  相似文献

In flip chip package applications, bumped dies are flip-chip assembled to substrate metal pads creating joints that serve electrically and mechanically. Resulting solder joint profiles are defined by the solder bump volume, the under bump metallurgy (LTBM) area, and the substrate metal pad size and shape. Solder bump height and diameter was predicted by the geometrical truncated sphere model and surface evolver model at the wafer level, using the known solder volume deposited by stencil printing method. The surface evolver model was used to predict the assembled solder joint height, gap height, collapse height, and maximum bump diameter of flip chip assemblies. In turn, substrate pads were fine-tuned to achieve required gap heights. Collapse heights provided the means to develop assembly tolerances and relative risk of bridging was determined from knowledge of resulting bump diameters. Through validated design of the stencil printing technology and prediction of realistic bump and assembly solder geometries, the results are improved processes and die level design and assembly. The reliability of solder bumps in a typical under-filled flip chip package is calculated three-dimensionally (3-D) using the finite element method and a viscoplastic material model for the solder. Simulations are performed with varying bump placement, underfill coverage and board size. The average plastic work in a bump is used to compare the loading and bump reliability of different geometries. The results show possible improvements over the traditional bump placement by changing the geometry of the interconnects on the flip chip package. Three changes that improve reliability are discussed in detail: the redistribution of bump rows, the reduction of board size and the inclusion of heat transfer bumps.  相似文献

A variety of Pb-free solders and under bump metallurgies (UBMs) was investigated for flip chip packaging applications. The result shows that the Sn-0.7Cu eutectic alloy has the best fatigue life and it possess the most desirable failure mechanism in both thermal and isothermal mechanical tests regardless of UBM type. Although the electroless Ni-P UBM has a much slower reaction rate with solders than the Cu UBM, room temperature mechanical fatigue is worse than on the Cu UBM when coupled with either Sn-3.8Ag-0.7Cu or Sn-3.5Ag solder. The Sn-37Pb solder consumes less Cu UBM than all other Pb-free solders during reflow. However, Sn-37Pb consumes more Cu after solid state annealing. Studies on aging, tensile, and shear mechanical properties show that the Sn-0.7Cu alloy is the most favorable Pb-free solder for flip chip applications. When coupled with underfill encapsulation in a direct chip attach (DCA) test device, the Sn-0.7Cu bump with Cu UBM exhibits a characteristic life or 5322 cycles under -55/spl deg/C/+150/spl deg/C air-to-air thermal cycling condition.  相似文献

Solder joint fatigue failure is a serious reliability concern in area array technologies, such as flip chip and ball grid array packages of integrated-circuit chips. The selection of different substrate materials could affect solder joint thermal fatigue lifetime significantly. The reliability of solder joint in flip chip assembly for both rigid and compliant substrates was evaluated by accelerated temperature cycling test. Experimental results strongly showed that the thermal fatigue lifetime of solder joints in flip chip on flex assembly was much improved over that in flip chip on rigid substrate assembly. Debonding area of solder joints in flip chip on rigid board and flip chip on flex assemblies were investigated, and it was found that flex substrate could slow down solder joint crack propagation rate. The mechanism of substrate flexibility on improving solder joint thermal fatigue was investigated by thermal mechanical analysis (TMA) technique. TMA results showed that flex substrate buckles or bends during temperature cycling and this phenomenon was discussed from the point of view of mechanics of the flip chip assembly during temperature cycling process. It was indicated that the thermal strain and stress in solder joints could be reduced by flex buckling or bending and flex substrates could dissipate energy that otherwise would be absorbed by solder joints. It was concluded that substrate flexibility has a great effect on solder joint reliability and the reliability improvement was attributed to flex buckling or bending during temperature cycling.  相似文献

The mechanism of substrate flexibility on improving solder joint thermal fatigue was investigated by thermal mechanical analysis (TMA) technique and finite element modeling. The reliability of solder joints in real flip chip assembly with both rigid and compliant substrates was evaluated by accelerated temperature cycling test. Finite element simulations were conducted to study the reliability of solder joints in flip chip on flex assembly (FCOF) and flip chip on rigid board assembly (FCOB) applying Anand model. Based on the finite element analysis results, the fatigue lives of solder joints were obtained by Darveaux’s crack initiation and growth model. The thermal strain/stress in solder joints of flip chip assemblies with different substrates were compared. The results of finite element analysis showed a good agreement with the experimental results. It was found that the thermal fatigue lifetime of FCOF solder joints was much longer than that of FCOB solder joints. The thermal strain/stress in solder joints could be reduced by flex buckling or bending and flex substrates could dissipate energy that otherwise would be absorbed by solder joints. It was concluded that substrate flexibility has a great effect on solder joint reliability and the reliability improvement was attributed to flex buckling or bending during temperature cycling.  相似文献
