高性能InAs/GaAs量子点外腔激光器 总被引:2,自引:2,他引:0
为了获得高性能的量子点外腔激光器(ECL),利用InAs/GaAs量子点Fabry-Perot(FP)腔激光器研制了光栅外腔可调谐ECL。对InAs/GaAs量子点ECL进行了一系列的性能测试,主要包括单模稳定性测试、单模调谐范围测试、阈值电流密度测试、无跳模连续调谐测试和输出功率测试。在室温条件下获得了24.6nm的连续调谐范围,覆盖波长从999.2nm到1 023.8nm,并且实现了波长无跳模连续调谐。在调谐范围内最低阈值电流密度为1 525A/cm2,而且在中心波长处获得的单模输出功率为15mW,单模边模抑制比(SMSR)高达35dB。研究结果表明,通过构建光栅外腔可以实现高性能的InAs/GaAs量子点ECL。 相似文献

为了实现锁模光纤激光器的波长可调谐, 采用半导体可饱和吸收镜(SESAM), 搭建了环形腔被动锁模掺镱光纤激光器。在腔内无偏振控制器及可调谐滤波器等器件的前提下, 通过改变光纤跳线端面至SESAM的距离, 实现光谱在1029.5nm~1042.7nm之间的稳定可调谐, 基频重复频率为18.0MHz, 脉冲宽度为130ps, 锁模脉冲信噪比达44dB。结果表明, 该锁模光纤激光器具有较高的信噪比及较宽的可调谐范围。该研究为可调谐被动锁模光纤激光器的研制提供了重要的参考价值。 相似文献

报道了一种波长可热调谐的电吸收调制分布反馈激光器(Electroabsorptionmodulateddistributedfeedbacklaser,EML)。在激光器条形的侧面淀积一薄膜加热器,EML实现了 2 2nm的连续调谐。在调谐范围内,激光器输出功率的变化小于 3dB。采用端面有效反射率方法和耦合波理论的计算表明:采用相调制方法,可实现调谐范围达3 2nm的EML。如果热调谐与相调谐方法结合,可在较宽范围内实现波长快速调谐的EML 相似文献

A method of construction of the Gunn oscillator for wideband frequency tuning has been developed using the ridged-waveguide cavity. The ridged waveguide can be designed to provide the dominant mode with a wide bandwidth, and also to provide the higher order cutoff modes whose resonance is a limiting factor of the tuning range for oscillators of conventional design with reduced stored energies to permit wide-band tuning. 为了研究调谐过程中外腔半导体激光器的模稳定性,采用多光束干涉理论推导Littrow结构外腔半导体激光器的腔增益,并模拟其模结构。分析了光栅面和转臂不在同一平面的情形下,在光栅转动调谐时,通过匹配光栅的反馈波长变化率与外腔波长变化率,推导出最佳的初始外腔长度,并研究了动态模稳定(无跳模调谐)的范围;采用严格的耦合理论和光线变换矩阵分析了准直(耦合)透镜的位置对系统后向耦合效率的影响。结果表明,系统后向耦合效率最大可达99%,极大地压窄了中心波长为780nm半导体激光器的线宽,外腔半导体激光器的理论线宽为未加外腔时的0.96%,动态模稳定范围可达6.8nm。 相似文献

Lift-off of a prefabricated thin-film lithium niobate device using ion slicing has been demonstrated. The device is a low-voltage electro-optically tunable TE/TM mode converter, which is fabricated on a sliced 10 /spl mu/m-thick film. A new electrode configuration allows this thin-film device low-voltage tuning of the mode conversion wavelength at 0.26 nm/V. The high tuning per volt is attributed to an improved overlap integral in the thin-film form of the device. 相似文献

This paper presents rapid, precise, and stable control of optical frequency for sampled-grating distributed Bragg reflector (SG-DBR) laser diode (LD) using a Z-cut quartz etalon supported at the middle point. The optical frequency of SG-DBR LD was controlled by the mode-hop-free three-electrode control method. As a result, stable mode operation and wide continuous tuning range without mode hopping have been realized. A 0.2-ms optical frequency tuning speed with a 4.35-THz tuning range and a 130-MHz control error of the optical frequency was demonstrated. A 1.1-MHz Allan deviation was reached at an integration time of 12 times 103 s. 相似文献

A new scheme of producing dual-wavelength mode-locked pulses from a fiber laser is proposed and experimentally demonstrated. In addition to the simultaneous generation of two selected wavelength components, the scheme also allows the alternate generation of mode-locked pulses at different wavelengths. The alternate switching of wavelengths is demonstrated at 1 GHz, and has been achieved over an electrical tuning range of 13.1 nm using the dispersion-tuning approach. A novel wavelength-tunable distributed amplification distributed feedback laser diode (TDA-DFB-LD) is proposed and fabricated. The proposed structure provides synchronous change between the longitudinal mode and the Bragg wavelength in tuning; thereby continuous wavelength tuning can be realized with single control-current. Smoothly wavelength-tunable picosecond pulse generation using a harmonically mode-locked fiber ring laser 总被引:1,自引:0,他引:1
A simple design of a stable, smoothly wavelength-tunable picosecond pulse generator has been demonstrated using a dispersion-tuned, harmonically mode-locked fiber ring laser with a directly modulated semiconductor optical amplifier (SOA). The SOA functions as both a polarization-insensitive mode locker and a supermode noise suppressor. Near-linearly chirped pulses are generated and compressed to less than 4 ps when the intracavity dispersion is anomalous while 11-ps, near-transform-limited pulses are generated without compression when the dispersion is normal. Smooth wavelength tuning is achieved over more than 11 nm by only tuning the modulation frequency and pulse characteristics are stable over the entire tuning span. A simple numerical model successively simulates the operation principle of the system. The tuning range is determined by both the gain profile and the total intracavity dispersion. The dispersion and the SOA ensure the long-term stability of the system. 相似文献
