The Schottky barrier junction parameters and structural properties of Zr/p-GaN Schottky diode are explored at various annealing temperatures. Experimental analysis showed that the barrier height (BH) of the Zr/pGaN Schottky diode increases with annealing at 400℃ (0.92 eV (I-V)/1.09 eV (C-V)compared to the asdeposited one (0.83 eV (I-V)/0.93 eV (C-V). However, the BH decreases after annealing at 500℃. Also, at different annealing temperatures, the series resistance and BH are assessed by Cheung''s functions and their values compared. Further, the interface state density (NSS)of the diode decreases after annealing at 400℃ and then somewhat rises upon annealing at 500℃. Analysis reveals that the maximum BH is obtained at 400℃, and thus the optimum annealing temperature is 400℃ for the diode. The XPS and XRD analysis revealed that the increase in BH may be attributed to the creation of Zr-N phases with increasing annealing up to 400℃. The BH reduces for the diode annealed at 500℃, which may be due to the formation of Ga-Zr phases at the junction. The AFM measurements reveal that the overall surface roughness of the Zr film is quite smooth during rapid annealing process.  相似文献

通过1 300℃高温干氧热氧化法在n型4H-SiC外延片上生长了厚度为60 nm的SiO2栅氧化层.为了开发适合于生长低界面态密度和高沟道载流子迁移率的SiC MOSFET器件产品的栅极氧化层退火条件,研究了不同退火条件下的SiO2/SiC界面电学特性参数.制作了MOS电容和横向MOSFET器件,通过表征SiO2栅氧化层C-V特性和MOSFET器件I-V特性,提取平带电压、C-V磁滞电压、SiO2/SiC界面态密度和载流子沟道迁移率等电学参数.实验结果表明,干氧氧化形成SiO2栅氧化层后,在1 300℃通入N2退火30 min,随后在相同温度下进行NO退火120 min,为最佳栅极氧化层退火条件,此时,SiO2/SiC界面态密度能够降低至2.07×1012 cm-2·eV-1@0.2 eV,SiC MOSFET沟道载流子迁移率达到17 cm2·V-1·s-1.  相似文献

Zinc nitride films were deposited by reactive radio-frequency magnetron sputtering using a zinc target in a nitrogen and argon plasma. The deposited films were annealed in either air or O2 at 300 °C to investigate the annealing effect on the microstructure, optical properties, and electronic characteristics of zinc nitride films. It was found that the annealing process decreased the crystallinity of zinc nitride films. It was also found that the optical band gap decreased from 1.33 eV to 1.14 eV after annealing. The analysis of film composition suggested that the concentration of oxygen increased slightly after annealing. Although the conduction type of both as-deposited and annealed films were n-type, the annealed films exhibited a higher resistivity, lower carrier concentration and lower mobility than the as-deposited films. Also, it was found that the as-deposited films did not exhibit any photoconducting behavior whereas the annealed films exhibited a pronounced photoconducting behavior.  相似文献

Capacitance-voltage (C-V) and current-voltage (I-V) measurements were used to study the thermal reaction of Pd/GaAs contacts and Ni/GaAs contacts. The thickness of GaAs consumed by the metal/GaAs reaction during annealing was calculated from C-V analyses and I-V analyses. For annealing temperatures below 350°C, the Schottky characteristics of the diodes were good but the electrical junction moves into the GaAs after annealing. The amount of junction movement was calculated directly from our measurements. The diffusion coefficients of Pd and Ni in GaAs at 300°C were estimated both to be around 1.2 × 1014 cm2/s.  相似文献

A comprehensive annealing study of W, WSiN, and Nb refractory contacts to both p- and n-GaN was performed. Samples were examined by current-voltage (I-V) measurements. Both W and Nb contacts to n-GaN showed rectifying characteristics with Schottky barrier heights (qøB) of 0.63 eV. For p-GaN, the I-V curves showed very leaky behavior. In contrast, I-V curves of WSiN/n-GaN were very leaky while those of WSiN/p-GaN were rectifying with qøB of 0.8 eV. The degradation temperature of both W and WSiN contacts was 700°C and that of Nb contacts was 300°C.  相似文献

The effects of rapid thermal annealing on deep level defects in the undoped n-type InP with Ru as Schottky contact metal have been characterized using deep level transient spectroscopy (DLTS). It is observed that the as-deposited sample exhibit two deep levels with activation energies of 0.66 and 0.89 eV. For the samples annealed at 300 °C and 400 °C, a deep level is identified with activation energies 0.89 and 0.70 eV, respectively below the conduction band. When the sample is annealed at 500 °C, three deep levels are observed with activation energies 0.25, 0.32 and 0.66 eV. Annealing of the sample at 300 °C, orders the lattice of as-grown material by suppressing the defect 0.66 eV (A1) which is found in the as-deposited sample. The trap concentration of the 0.89 eV deep levels is found to be increased with annealing temperature. The deep level 0.32 eV may be due to the lattice defect by thermal damage during rapid thermal annealing process such as vacancies, interstitials and its complexes, indicating the damage of the sample after annealing at 500 °C. The defects observed in all the samples are possibly due to the creation of phosphorous vacancy or phosphorous antisite.  相似文献

文中研究了使用大束流金属离子注入形成的CoSi2/Si肖特基结的特性。肖特基结由离子注入和快速热退火两步工艺形成。Co离子注入剂量为3×1017ion/cm2,注入电压25kV。快速热退火温度为850°C,时间为1min。应用I-V和C-V测量进行参数提取。I-V分析得到势垒高度约为0.64eV,理想因子为1.11,C-V分析得到势垒为0.72eV。最后依据实验结果对工艺提出了改进意见。  相似文献

研究了热退火对InGaN/GaN 多量子阱LED的Ni/Au-p-GaN欧姆接触的影响.发现在空气和 N2气氛中交替地进行热退火的过程中Ni/Au接触特性显示出可逆现象. Ni/Au-p-GaN接触的串联电阻在空气中随合金化时间逐渐减小,在随后的 N2 中的热退火后会使该串联电阻增加,但在空气中再次热退火能使接触特性得到恢复.同时对Ni/Au-p-GaN 接触在空气中合金化过程中的层反转的成因进行了讨论.  相似文献

About 480 nm thick titanium oxide (TiO2) thin films have been deposited by electron beam evaporation followed by annealing in air at 300–600 °C with a step of 100 °C for a period of 2 h. Optical, electrical and structural properties are studied as a function of annealing temperature. All the films are crystalline (having tetragonal anatase structure) with small amount of amorphous phase. Crystallinity of the films improves with annealing at elevated temperatures. XRD and FESEM results suggest that the films are composed of nanoparticles of 25–35 nm. Raman analysis and optical measurements suggest quantum confinement effects since Raman peaks of the as-deposited films are blue-shifted as compared to those for bulk TiO2 Optical band gap energy of the as-deposited TiO2 film is 3.24 eV, which decreases to about 3.09 eV after annealing at 600 °C. Refractive index of the as-deposited TiO2 film is 2.26, which increases to about 2.32 after annealing at 600 °C. However the films annealed at 500 °C present peculiar behavior as their band gap increases to the highest value of 3.27 eV whereas refractive index, RMS roughness and dc-resistance illustrate a drop as compared to all other films. Illumination to sunlight decreases the dc-resistance of the as-deposited and annealed films as compared to dark measurements possibly due to charge carrier enhancement by photon absorption.  相似文献

Titanium (15 nm)/aluminum (60 nm)/rhenium (20 nm)/gold (50 nm) ohmic contacts to moderately doped n-type GaN (4.07×1018 cm−3) have been investigated as a function of annealing temperature. It is shown that the current-voltage (I–V) characteristics of the contacts are improved upon annealing at temperatures in the range of 550–750°C. Specific contact resistance as low as 1.3 × 10−6 Ωcm2 is obtained after annealing at 750°C for 1 min in a nitrogen ambient. X-ray photoemission spectroscopy (XPS) results show that the Ga 2p core level for the sample annealed at 750°C shifts toward the high binding side by 0.71 eV compared with that of the as-deposited one. It is also shown that the contact does not seriously suffer from thermal degradation even when annealed at 750°C for 30 min. Based on Auger electron spectroscopy (AES), glancing angle x-ray diffraction (GXRD), and XPS results, possible explanations for the annealing-induced improvement of the ohmic behavior are described and discussed.  相似文献

用脉冲激光沉积法(PLD)在多孔硅(PS)衬底上生长ZnS薄膜,分别在300℃、400℃和500℃下真空退火。用X射线衍射(XRD)和扫描电子显微镜(SEM)研究了退火对ZnS薄膜的晶体结构和表面形貌的影响,并测量了ZnS/PS复合体系的光致发光(PL)谱和异质结的I-V特性曲线。研究表明,ZnS薄膜仅在28.5°附近存在着(111)方向的高度取向生长,由此判断薄膜是单晶立方结构的-βZnS。随着退火温度的升高,-βZnS的(111)衍射峰强度逐渐增大,且ZnS薄膜表面变得更加均匀致密,说明高温退火可以有效地促进晶粒的结合并改善结晶质量。ZnS/PS复合体系的PL谱中,随着退火温度升高,ZnS薄膜的自激活发光强度增大,而PS的发光强度减小,说明退火处理更有利于ZnS薄膜的发光。根据三基色叠加的原理,ZnS的蓝、绿光与PS的红光相叠加,ZnS/PS体系可以发射出较强的白光。但过高的退火温度会影响整个ZnS/PS体系的白光发射。ZnS/PS异质结的I-V特性曲线呈现出整流特性,且随着退火温度的升高其正向电流增加。  相似文献

In this paper, we describe the change in barrier heights (ϕB) and ideality factors (n) of Ni/Au contacts to p-GaN determined from current-voltage measurements as a result of (a) rapid thermal annealing between 400–700°C under flowing nitrogen, and (b) testing at temperatures of 20–300°C. The lowest barrier height and ideality factor values were obtained from samples annealed at 500–600°C. These results provide supporting evidence that thermal processing helps to remove contaminants at the contact-GaN interface, thus decreasing effective barrier height and consequently, contact resistance.  相似文献

通过脉冲激光沉积(PLD)方法,在O2中和100~500℃衬底温度下,用粉末靶在Si(111)衬底上制备了ZnO薄膜,在300℃温度下生长的薄膜在400~800℃温度和N2氛围中进行了退火处理,用X射线衍射(XRD)谱、原子力显微镜(AFM)和光致发光(PL)谱表征薄膜的结构和光学特性。XRD谱显示,在生长温度300℃时获得较好的复晶薄膜,在退火温度700℃时获得最好的六方结构的结晶薄膜;AFM显示,在此退火条件下,薄膜表面平整、晶粒均匀;PL谱结果显示,在700℃退火时有最好的光学特性。  相似文献

Schottky contacts were fabricated on n-type GaN using a Cu/Au metallization scheme, and the electrical and structural properties have been investigated as a function of annealing temperature by current-voltage (I-V), capacitance-voltage (C-V), Auger electron spectroscopy (AES) and X-ray diffraction (XRD) measurements. The extracted Schottky barrier height of the as-deposited contact was found to be 0.69 eV (I-V) and 0.77 eV (C-V), respectively. However, the Schottky barrier height of the Cu/Au contact slightly increases to 0.77 eV (I-V) and 1.18 eV (C-V) when the contact was annealed at 300 °C for 1 min. It is shown that the Schottky barrier height decreases to 0.73 eV (I-V) and 0.99 eV (C-V), 0.56 eV (I-V) and 0.87 eV (C-V) after annealing at 400 °C and 500 °C for 1 min in N2 atmosphere. Norde method was also used to extract the barrier height of Cu/Au contacts and the values are 0.69 eV for the as-deposited, 0.76 eV at 300 °C, 0.71 eV at 400 °C and 0.56 eV at 500 °C which are in good agreement with those obtained by the I-V method. Based on Auger electron spectroscopy and X-ray diffraction results, the formation of nitride phases at the Cu/Au/n-GaN interface could be the reason for the degradation of Schottky barrier height upon annealing at 500 °C.  相似文献

采用直流磁控溅射法制备了WO3薄膜,并在350~550℃时对薄膜进行退火处理,研究了退火温度对薄膜结构及气敏性能的影响。结果表明:退火前及350℃退火后的薄膜为非晶态,450℃和550℃退火后的薄膜为WO3–x型晶态;随退火温度的提高,薄膜厚度增加,晶粒度增大。550℃退火后薄膜的厚度,较450℃退火后薄膜厚30nm,晶粒度相差8nm;450℃和550℃退火后的薄膜,在150℃时对体积分数为0.05%的NO2的灵敏度接近于22。  相似文献

We have fabricated tungsten-diamond-like-nanocomposite (W-DLN) Schottky contacts on n-type and p-type 6H SiC (Si-face). The as-deposited n-type and p-type contacts are rectifying and measurement results suggest that the electrical characteristics are dominated by the properties of the tungsten SiC interface. The n-type contacts have a reverse leakage current density of 4.1 × 10−3 Acm−2 and the p-type contacts have a reverse leakage current density of 1.4 × 10−7 Acm−2 at −10 V. The n-type contacts have an current-voltage (I-V) extracted effective ϕBn of 0.7 eV with an ideality factor of 1.2 and a capacitance-voltage (C-V) extracted ϕBn of 1.2 e V. The p-type contacts have an I-V extracted effective ϕBp of 1.8 eV with an ideality factor of 1.7. Non-ideal I-V and C-V characteristics may be due to surface damage during W-DLN deposition.  相似文献

采用电子束蒸发法在4H-SiC表面制备了Ti/Au肖特基电极,研究了退火温度对Au/Ti/4H-SiC肖特基接触电学特性的影响.对比分析了不同退火温度下样品的电流密度-电压(J-V)和电容-电压(C-V)特性曲线,实验结果表明退火温度为500℃时Au/Ti/4H-SiC肖特基势垒高度最大,在.J-V测试和C-V测试中分别达到0.933 eV和1.447 eV,且获得理想因子最小值为1.053,反向泄漏电流密度也实现了最小值1.97×10-8 A/cm2,击穿电压达到最大值660 V.对退火温度为500℃的Au/Ti/4H-SiC样品进行J-V变温测试.测试结果表明,随着测试温度的升高,肖特基势垒高度不断升高而理想因子不断减小,说明肖特基接触界面仍然存在缺陷或者横向不均匀性,高温下的测试进一步证明肖特基接触界面还有很大的改善空间.  相似文献

The work function of ALD TiN was found to be above 5 eV after RTP annealing below 800/spl deg/C in a nitrogen atmosphere, while higher annealing temperatures cause a drop in work function by about 0.3-0.5 eV. The effect was found for TiN metal gates on both SiO/sub 2/ and Al/sub 2/O/sub 3/ gate dielectrics in MOS-capacitors and was seen in C-V as well as in I-V measurements. On the contrary, annealing of SiO/sub 2/ capacitors in oxygen-enriched N/sub 2/ atmosphere increased the work function. A variation in EOT of less than 2 A was demonstrated for the various annealing temperatures, concluding that the ALD TiN is stable in contact with the different dielectric materials. However, the decrease in work function that is found in this investigation may implicate that ALD TiN is less suitable as a metal gate for pMOSFETs.  相似文献

In this letter, we investigate a method to adjust the gate work function of an MOS structure by stacking two metals with different work functions. This method can provide work function tunability of approximately 1 eV as the bottom metal layer thickness is increased from 0 to about 10 nm. This behavior is demonstrated with different metal combinations on both SiO/sub 2/ and HfO/sub 2/ gate dielectrics. We use capacitance-voltage (C-V) characteristics to investigate the effect of different annealing conditions and different metal/metal bilayer couples on the work function. By comparing the as-deposited and annealed films, and by comparing with metals that are relatively inert with each other, we deduce that the work function tuning behavior likely involves metal/metal interdiffusion.  相似文献
