本文提出了一种基于非晶态铌酸锌铋(a-BZN)介质材料的新型反熔丝器件并对其性能特征进行了研究。考察了a-BZN反熔丝器件的关态特性,选用从上至下的编程方向对反熔丝器件进行击穿,其击穿电压约为6.56V。获得了a-BZN反熔丝器件的关态电阻,约为1GΩ。表征分析了击穿后的a-BZN反熔丝器件的表面形貌。研究了a-BZN反熔丝器件的编程特性以及编程后的开态特性,结果表明a-BZN反熔丝器件所需编程时间约为0.46ms,编程后其开态电阻约为26.1Ω。对比分析了a-BZN反熔丝器件与结晶态铌酸锌铋(cp-BZN)反熔丝器件和栅氧反熔丝器件在性能特征等方面的差异。 相似文献

作为电编程熔丝(eFuse)中的存储介质,熔丝的电阻值用来表征所存储的数据。2种采用5端口法设计的测试单元被用来测量eFuse单元中熔丝的电阻值以及编程控制管的特性参数,并应用于后续通过测试芯片测量eFuse中熔丝电阻的方案中,以间接测量eFuse编程通路的电阻值并消除漏电电流影响的方式准确推算出熔丝的电阻值。最后,提出了1种在常规eFuse中增加辅助电路来测量熔丝电阻的设计方案及测量方法。 相似文献

反熔丝FPGA的编程过程是对可编程逻辑模块进行配置的过程,具体过程是利用配置电路对连接在逻辑模块输入、输出端口的反熔丝单元施加高压,将其击穿形成连接通路,从而使得逻辑模块连接在信号线上.位流数据控制配置电路完成反熔丝单元的预充电、寻址、加压以及编程过程.通过控制晶体管的打开和关断及复用编程通道,可以实现不同类型反熔丝的编程,并简化配置电路的设计规模.测试结果表明,配置电路可靠地完成了反熔丝的编程功能. 相似文献

电荷泵(Charge Pump)电路以其可成倍输出自身输入电压的特性而被广泛应用于各种芯片的驱动电路中。在反熔丝FPGA中,反熔丝为高压一次编程器件,在编程过程中需要通过高压隔离管将反熔丝与其它器件隔离开,而高压隔离管在工作时需要大于芯片电源VCCA的电压来驱动,如何提供高压保证隔离管能够无损传输数据是反熔丝FPGA研发时必须要考虑的问题。本文提出了一种应用于反熔丝FPGA的电荷泵电路,电路具有快速启动的特点,同时电路工作频率可调,通过在电路中增加冗余NMOS结构,提高了电路在工作中的安全性,该电路在工作时能保证熔丝编程过程中除了反熔丝以外的其他器件不受编程电压的影响,且在编程结束后通过电荷泵输出电压打开隔离管完成信号的无损传输,能够满足反熔丝FPGA对于电荷泵的需求。 相似文献

研究了冗余技术电编程电路中的多晶硅电阻熔丝的电编程特性!分析了多晶硅熔丝的编程机理和电流一电压特性。发现电阻率在0.60~1.10×10~(-3Ω·cm范围的多晶硅熔丝熔断时存在一个临界电流密度,它与熔丝的几何尺寸和室温电阻率无关,是一个约为32mA/μm~2的常数;临界电场是随熔丝室温电阻率增加的,平均熔断功率密度也与熔丝自身的电阻率相关。认为掺杂剂提供的载流子对熔丝的熔化起着重要的作用。 相似文献

A new platform described as the liquid metal/metal oxide (LM/MO) framework is introduced. The constituent spherical structures of these frameworks are made of micro‐ to nanosized liquid metal spheres and nanosized metal oxides, combining the advantages of both materials. It is shown that the diameters of the spheres and the stoichiometry of the structures can be actively controlled. Additionally, the liquid suspension of these spheres demonstrates tuneable plasmon resonances. These spherical structures are assembled to form LM/MO frameworks which are capable of demonstrating high sensitivity towards low concentrations of heavy metal ions, and enhanced solar light driven photocalalytic activities. These demonstrations imply that the LM/MO frameworks are a suitable candidate for the development of future high performance electronic and optical devices. 相似文献

This work demonstrates a new approach in using metal organic framework (MOF) materials to improve Li metal batteries, a burgeoning rechargeable battery technology. Instead of using the MIL‐125‐Ti MOF structure directly, the material is decomposed into intimately‐mixed amorphous titanium dioxide and crystalline terephthalic acid. The resulting composite material outperforms the oxide alone, the organic component alone, and the parent MOF in suppressing Li dendrite growth and extending cycle life of Li metal electrodes. Coated on a commercial polypropylene separator, this material induces the formation of a desirable solid electrolyte interphase layer comprising mechanically flexible organic species and ionically conductive lithium nitride species, which in turn leads to Li||Cu and Li||Li cells that can stably operate for hundreds of charging–discharging cycles. In addition, this material strongly adsorbs lithium polysulfides and can also benefit the cathode of lithium–sulfur batteries. 相似文献

Redox flow batteries (RFBs) are one of the promising technologies for large‐scale energy storage applications. For practical implementation of RFBs, it is of great interest to improve their efficiency and reduce their cost. One of the key components of RFBs that can greatly influence the efficiency and final cost is the electrode. The chemical and structural nature of electrodes can modify the kinetics of redox reactions and the accessibility of the electroactive species to available active sites. The ideal electrocatalyst for RFBs must have good activity for the desirable redox reaction, provide a high surface area, and exhibit sufficient conductivity and durability over repeated use. One strategy is to coat the electrode with metal and metal oxide electrocatalysts. Metal electrocatalysts have the advantage of high conductivity, while metal oxide catalysts are usually less expensive and so more economically attractive. In order to gain a better understanding of the performance of the electrocatalysts in RFBs, a comprehensive review of the progress in the development of metal and metal oxide electrocatalysts for RFBs is provided and a critical comparison of the latest developments is presented. Finally, practical recommendations for advancement of electrocatalysts and effective transfer of knowledge in this field are provided. 相似文献

Liquid metal marbles that are droplets of liquid metal encapsulated by micro‐ or nanoparticles are introduced. Droplets of galinstan liquid metal are coated with insulators (including Teflon and silica) and semiconductors (including WO3, TiO2, MoO3, In2O3 and carbon nanotubes) by rolling over a powder bed and also by submerging in colloidal suspensions. It is shown that these marbles can be split and merged, can be suspended on water, and are even stable when moving under the force of gravity and impacting a flat solid surface. Furthermore, the marble coating can operate as an active electronic junction and the nanomaterial coated liquid metal marble can act as a highly sensitive electrochemical based heavy metal ion sensor. This new element thus represents a significant platform for the advancement of research into soft electronics. 相似文献
