在物理模型的基础上,对TFSOI RESURF器件的电势和电场分布进行了解析分析,系统研究了漂移区掺杂浓度,漂移区长度,埋层SiO2厚度和SOI层厚度等结构参数同电势和电场分布的关系,并首次定量分析了在工艺加工过程中必须引入的场SiO2界面电荷密度的影响。解析计算结果同MEDICI模拟结果相符。 相似文献

该文基于高性能的MEMS电场敏感芯片研制出一种新型的工频电场测量系统。针对芯片调制被测电场后其输出信号的特征,采用正交相关检测原理提出一种可抑制背景干扰噪声的工频电场解调算法,设计出小型化、空间分辨力高的工频电场测量探头,并在基础上提出MEMS工频电场测量系统的系统级设计方案,成功实现了MEMS电场敏感芯片输出信号的无线采集、滤波、以及电场信号的高精度解调。高压输电线路下工频电场测量结果表明,MEMS工频电场测量系统与传统电场测量仪的测量结果具有良好的一致性。 相似文献

This paper presents a transceiver module for human body communications whereby a spread signal with a group of 64 Walsh codes is directly transferred through a human body at a chip rate of 32 Mcps. Frequency selective digital transmission moves the signal spectrum over 5 MHz without continuous frequency modulation and increases the immunity to induced interference by the processing gain. A simple receiver structure with no additional analog circuitry for the transmitter has been developed and has a sensitivity of 250 µVpp. The high sensitivity of the receiver makes it possible to communicate between mobile devices using a human body as the transmission medium. It enables half‐duplex communication of 2 Mbps within an operating range of up to 170 cm between the ultra‐mobile PCs held between fingertips of each hand with a packet error rate of lower than 10?6. The transceiver module consumes 59 mA with a 3.3 V power supply. 相似文献

Modeling of Field Effect Transistor Channel as a Nonlinear Transmission Line for Terahertz Detection

This paper revisits the theory of operation of field effect transistor in the extremely high frequency scale, where the analysis has gone beyond the conventional cutoff frequency of the transistor. In this range, which is typically the terahertz (THz) and sub-terahertz range, the transistor blocks the high frequency signal and generates a rectified signal related to the input high frequency signal. An analytical model is derived for the channel of the FET in the linear mode of operation in non-resonant THz detection conditions. A transmission line distributed circuit model is applied. This is, from the authors’ point of view, the suitable model for high frequency non-quasi static operation and the characteristic parameters of this model are derived from the differential equation governing the electron gas in the channel. A comparison is presented for the calculated photoresponse with previously published experimental one showing good agreement away from the threshold potential. Finally, the effects of coupling between the present model and the external input circuit have been taken into account including the loading effects of the antenna and a discussion is given for the effect on frequency selectivity of the FET. 相似文献

利用静电场理论计算了背栅极冷阴极器件的纳米线附近电场,给出电场分布的表示式及J-V曲线,并分析了几何参数对纳米线顶端表面电场的影响.结果表明,纳米线顶端表面产生巨大的电场,随着离纳米线顶端表面距离的增大,电场迅速下降;纳米线突出栅孔的长度(L-d1)越大,纳米线半径r0、栅孔半径R以及栅极与阳极间距d2越小,则纳米线顶端表面电场越强,而d2较大时d2对表面电场的影响很弱;纳米线顶端边缘电流密度J随着阳极与栅极电压的增加而指数增大. 相似文献

Real‐time and continuous monitoring of physiological signals is essential for mobile health, which is becoming a popular tool for efficient and convenient medical services. Here, an active pulse sensing system that can detect the weak vibration patterns of the human radial artery is constructed with a sandwich‐structure piezoelectret that has high equivalent piezoelectricity. The high precision and stability of the system result in possible medical assessment applications, including the capability to identify common heart problems (such as arrhythmia); the feasibility to conduct pulse palpation measurements similar to well‐trained doctors in Traditional Chinese Medicine; and the possibility to measure and read blood pressure. 相似文献

This paper explores a statistical approach for modelling antennas?? behaviour in the vicinity of the human body. The statistics of radiation patterns, i.e., average and standard deviation, have been calculated for Uniform and Rayleigh distance Distributions of the antenna to the body. The coupling between the body and the antenna, and the reduction of antenna efficiency, lead to a distortion of the radiation pattern, which depends on the distance as well as on the location on the body. A patch antenna operating at 2.45?GHz, on the head, chest, arm, and leg was simulated in computer simulation technology (CST), using a voxel model. Results show that the relative change of the average radiation pattern for an antenna located on the chest can reach 24?%. The study was complemented with measurements, showing that, in the area of interest for on-body communications, an average difference between CST and measurements of 0.9?dB is found which can be considered very good. 相似文献

影响雷电通道产生的水平电场因素众多,分析其影响因素对电力系统的雷电防护具有重要意义。文中利用运动电荷电磁场方程求解得到闪电回击通道的水平电场和方位磁场,并结合C-R 算法,得到了有限电导率地面上方的水平电场。依据运动电荷电磁场方程的特征分析了不同回击速度、不同距离、不同电导率对雷击产生的水平电场的影响。得出以下结论:水平电场随回击速度增大而减小;水平电场波形呈双极性特征且水平距离越大或电导率越小负向偏移越明显。这些研究结论为输电线路雷电过电压计算打下良好的基础。与其他方法相比,本文方法可以避免远距离电磁场计算中的震荡问题和积分方程的奇异问题。 相似文献

In a ballistic spin transport channel, spin Hall and Rashba effects are utilized to provide a gate-controlled spin Hall transistor. A ferromagnetic electrode and a spin Hall probe are employed for spin injection and detection, respectively, in a two-dimensional Rashba system. We utilize the spin current of which polarization direction is controlled by the gate electric field which determines the strength of the Rashba effective field. By observing the spin Hall voltage, spin injection and coherent spin precession are electrically monitored. From the original Datta–Das technique, we measure the channel conductance oscillation as the gate voltage is varied. When the magnetization orientation of the injector is reversed by 180°, the phase of the Datta–Das oscillation shifts by 180° as expected. Depending on the magnetization direction, the spin Hall transistor behaves as an n- or p-type transistor. Thus, we can implement the complementary transistors which are analogous to the conventional complementary metal oxide semiconductor transistors. Using the experimental data extracted from the spin Hall transistor, the logic operation is also presented. 相似文献

The miniature dipole probe is a useful tool for measuring the electric field at high radio and microwave frequencies. A common design for the probe consists of an electrically short dipole antenna with a diode across its terminals; a resistive, parallel-wire transmission line transmits the detected signal from the diode to the monitoring instrumentation. The high resistance per unit length of the transmission line reduces the direct reception of the incident field by the line and also reduces the scattering of the incident field by the line. In addition, the resistive transmission line serves as a low-pass filter in the detection process. In this paper, the effect of the resistive transmission line on the operation of the miniature field probe is analyzed. Specifically, the reception of the incident signal by the transmission line is compared with that of the dipole. The scattering of the incident signal by the transmission line is studied by means of the scattering cross section, and the limitation imposed on the measurement of amplitude-modulated signals by the low-pass filtering by the resistive line is examined. The results of the theoretical analyses are presented as simple formulas which are useful in the design and optimization of the probe. The theoretical results are shown to be in good agreement with measurements. 相似文献
