MOCVD生长源流量对p型GaN薄膜特性影响的研究   总被引:1,自引:1,他引:0  
利用金属有机物化学气相淀积(MOCVD)技术在蓝宝石衬底上生长p型GaN:Mg薄膜,对不同二茂镁(CP2Mg)流量和Ⅴ族和Ⅲ族摩尔(Ⅴ/Ⅲ)比生长的p型GaN:Mg薄膜特性进行研究。研究表明,增加Ⅴ/Ⅲ比,可以降低螺旋位错密度,提高p型GaN晶体质量。当Ⅴ/Ⅲ比为3 800时,Cp2Mg流量最高为170sccm,获得p型GaN(002)面峰值半高宽(FWHM)最窄为232"。同时研究发现,单纯提高Ⅴ/Ⅲ比对降低刃型位错影响较不明显。  相似文献

采用金属有机化合物气相外延方法制备了不同SiH4流量下重掺杂n型GaN材料,研究发现在SiH4流量为20 cm3/min时样品获得较高的电子浓度,达到6.4×1019 cm-3,同时材料的结晶质量较好.光荧光测试发现重掺杂使GaN材料的杂质能带进入导带形成带尾态,使带边峰变得不尖锐,并且发现SiH4流量以及材料的刃位错密度与黄光带发光有关.采用Delta掺杂方式生长的重掺杂样品,样品表面粗糙度降低,晶体质量明显改善,但黄光带发光强度增强.缺陷选择性腐蚀研究发现Delta掺杂方式主要通过降低螺位错密度来改善晶体的质量.  相似文献

采用蓝宝石图形衬底技术在金属有机物化学气相淀积(MOCVD)系统中制备了Mg掺杂的与GaN晶格匹配的InAlN。通过改变Al源、Mg源的掺杂量和退火温度,研究其对p-InAlN的载流子浓度和晶体质量的影响。实验发现当Al源的流量为2.34μmol/min时,获得与GaN晶格匹配的In0.18Al0.82N,此结果下的样品晶体质量最高。同时发现随着Mg掺杂量的增加会使螺位错密度急剧上升,Mg的掺杂对于刃位错有显著影响。综合退火温度对空穴浓度影响,当Mg源的掺杂量为0.248μmol/min,且退火温度为550℃时,与GaN晶格匹配的p型In0.18Al0.82N样品载流子浓度达到最高值,为1.2×1018 cm–3。  相似文献

采用金属有机化学气相沉积技术生长了GaN基多量子阱(MQW)蓝光发光二极管外延片,并采用高分辨率X射线衍射仪(HRXRD)和光致光谱仪(PL)表征晶体质量和光学性能,其他的光电性能由制成芯片后测试获得,目的是研究外延片p型AlGaN电子阻挡层Mg掺杂的优化条件.结果表明,在生长p型AlGaN电子阻挡层的Cp2Mg流量为300 cm3/min时,蓝光发光二极管获得最小正向电压VF,而且在此掺杂流量下的多量子阱蓝光发光二极管芯片发光强度明显高于其他流量的样品.因此可以通过优化AlGaN电子阻挡层的掺杂浓度,来显著提高多量子阱蓝光发光二极管的电学性能和光学性能.  相似文献

利用MOCVD生长了不同Mg流量的P型GaN样品。研究了Mg流量对MOCVD生长的P型GaN薄膜的电学特性、表面形貌及晶体质量的影响。结果表明利用MOCVD制备高质量的P型GaN薄膜,Mg流量应处于一个合适的范围,Mg流量过低,薄膜的空穴浓度低,电学特性不好;Mg流量过高,则会产生大量的缺陷,晶体质量与表面形貌变差,Mg的活化率也降低,并且自补偿效应更加严重,最终使得空穴浓度降低,电学特性变差。将优化的条件应用于蓝光发光管的外延生长,并制备了器件,在20mA的注入电流下,输出功率为6.5mW,正向压降3V,反向击穿电压为20V。  相似文献

采用正交实验设计方法设计p型GaN的生长,通过较少的实验,优化了影响p型GaN性质的三个生长参数:Mg流量、生长温度和Ⅴ/Ⅲ比.过量的Mg源流量、过高的生长温度、过大的Ⅴ/Ⅲ比都会降低自由空穴浓度.还研究了退火温度对p型GaN的载流子浓度和光学性质的影响.实验结果表明,700~750℃范围为最佳退火温度.  相似文献

利用新研制出的垂直式低压CVD(LPCVD)SiC生长系统,获得了高质量的50mm 3C-SiC/Si(111)衬底材料.系统研究了3C-SiC的n型和p型原位掺杂技术,获得了生长速率和表面形貌对反应气体中SiH4流量和C/Si原子比率的依赖关系.利用Hall测试技术、非接触式方块电阻测试方法和SIMS,分别研究了3C-SiC的电学特性、均匀性和故意调制掺杂的N浓度纵向分布.利用MBE方法,在原生长的50mm 3C-SiC/Si(111)衬底上进行了GaN的外延生长,并研究了GaN材料的表面、结构和光学特性.结果表明3C-SiC是一种适合于高质量无裂纹GaN外延生长的衬底或缓冲材料.  相似文献

采用脉冲激光双光束沉积系统在Si(111)衬底上生长了掺Mg的GaN薄膜和未掺杂GaN薄膜。利用X射线衍射(XRD)、原子力显微镜(AFM)、室温范德堡霍尔测量及光致发光(PL)光谱对两类薄膜进行对比分析,结果显示,所生长的GaN薄膜均为六方纤锌矿晶体结构,掺Mg可细化所生长的GaN薄膜晶粒。随着掺Mg量的增加,GaN薄膜无需后处理即可由”型导电转化为p型导电,GaN薄膜的光学性能随p型载流子浓度增大而提高;然而掺Mg却导致GaN薄膜结晶质量下降,掺镁量过大的GaN薄膜中p型载流子浓度反而减少,光致发光中黄发射峰增强较大。研究表明通过优化脉冲激光双光束沉积参数无需任何后处理可直接获得高空穴载流子浓度的p型GaN薄膜。  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

Waveguide multilayer optical card (WMOC) is a novel storage device of three-dimensional optical information. An advanced readout system fitting for the WMOC is introduced in this paper. The hardware mainly consists of the light source for reading, WMOC, motorized stages addressing unit, microscope imaging unit, CCD detecting unit and PC controlling & processing unit. The movement of the precision motorized stage is controlled by the computer through Visual Basic (VB) language in software. A control panel is also designed to get the layer address and the page address through which the position of the motorized stages can be changed. The WMOC readout system is easy to manage and the readout result is directly displayed on computer monitor.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

The collinearly phase-matching condition of terahertz-wave generation via difference frequency mixed in GaAs and InP is theoretically studied. In collinear phase-matching, the optimum phase-matching wave hands of these two crystals are calculated. The optimum phase-matching wave bands in GaAs and lnP are 0.95-1.38μm and 0.7-0.96μm respectively. The influence of the wavelength choice of the pump wave on the coherent length in THz-wave tuning is also discussed. The influence of the temperature alteration on the phase-matching and the temperature tuning properties in GaAs crystal are calculated and analyzed. It can serve for the following experiments as a theoretical evidence and a reference as well.  相似文献

Composition dependence of bulk and surface phonon-polaritons in ternary mixed crystals are studied in the framework of the modified random-element-isodisplacement model and the Bom-Huang approximation. The numerical results for Several Ⅱ - Ⅵ and Ⅲ- Ⅴ compound systems are performed, and the polariton frequencies as functions of the compositions for ternary mixed crystals AlxGa1-xAs, GaPxAS1-x, ZnSxSe1-x, GaAsxSb1-x, GaxIn1-xP, and ZnxCd1-xS as examples are given and discussed. The results show that the dependence of the energies of two branches of bulk phonon-polaritons which have phonon-like characteristics, and surface phonon-polaritons on the compositions of ternary mixed crystals are nonlinear and different from those of the corresponding binary systems.  相似文献

An insert layer structure organic electroluminescent device(OLED) based on a new luminescent material (Zn(salen)) is fabricated. The configuration of the device is ITO/CuPc/NPD/Zn(salen)/Liq/LiF/A1/CuPc/NPD/Zn(salen)/Liq/LiF/A1. Effective insert electrode layers comprising LiF(1nm)/Al(5 nm) are used as a single semitransparent mirror, and bilayer cathode LiF(1 nm)/A1(100 nm) is used as a reflecting mirror. The two mirrors form a Fabry-Perot microcavity and two emissive units. The maximum brightness and luminous efficiency reach 674 cd/m^2 and 2.652 cd/A, respectively, which are 2.1 and 3.7 times higher than the conventional device, respectively. The superior brightness and luminous efficiency over conventional single-unit devices are attributed to microcavity effect.  相似文献
