Structural, electrical and optical characteristics of CdTe thin films prepared by a chemical deposition method, successive ionic layer adsorption and reaction (SILAR), are described. For deposition of CdTe thin films, cadmium acetate was used as cationic and sodium tellurite as anionic precursor in aqueous medium. In this process hydrazine hydrate is used as reducing agent and NH4OH as the catalytic for the decomposition of hydrazine. By conducting several trials optimization of the adsorption, reaction and rinsing time duration for CdTe thin film deposition was done. In this paper the structural, optical and electrical properties of CdTe film are reported. The XRD pattern shows that films are nanocrystalline in nature. The resistivity is found to be of the order of 411 × 103 Ω-cm at 523 K temperature with an activation energy of ∼ 0.2 eV. The optical absorption studies show that films have direct band gap (1.41 eV).  相似文献

A study was performed to reduce the CdS film thickness in CdTe thin film solar cells to minimize losses in quantum efficiency. Using close space sublimation deposition for CdS and CdTe a maximum efficiency of ~ 9.5% was obtained with the standard CdS film thickness of ~ 160 nm. Reduction of the film CdS thickness to less than 100 nm leads to poor cell performance with ~ 5% efficiency, mainly due to a lower open circuit voltage. An alternative approach has been tested to reduce the CdS film thickness (~ 80 nm) by depositing a CdS double layer. The first CdS layer was deposited at high substrate temperature in the range of 520-540 °C and the second CdS layer was deposited at low substrate temperature of ~ 250 °C. The cell prepared using a CdS double layer show better performance with cell efficiency over 10%. Quantum efficiency measurement confirmed that the improvement in the device performance is due to the reduction in CdS film thickness. The effect of double layer structure on cell performance is also observed with chemical bath deposited CdS using fluorine doped SnO2 as substrate.  相似文献

Electrodeposition (ED) has been recognized as a low cost and scalable technique available for fabrication of CdS/CdTe solar cells. Photovoltaic activity of these electrodeposited semiconductor materials drastically depends on the ED growth parameters namely; electrodeposition potential, concentrations and ratios of concentrations of precursors used to prepare the bath electrolyte, pH of the electrolyte, deposition temperature and rate of stirring of the electrolyte. In order to grow thin films with good photovoltaic properties, it is essential to maintain these variables at their optimum ranges of values during electrodepositions. Hence, this study was conducted to investigate the dependence of the properties of electrodeposited CdTe thin film material on the rate of stirring of the bath electrolyte. The CdTe material was grown on glass/FTO (2?×?3 cm2) and glass/FTO/CdS (2?×?3 cm2) surfaces in bath electrolytes containing 1.0 mol/L CdSO4 and 1.0 mmol/L TeO2 solutions at different rates of stirring within the range of 0–350 rpm while keeping the values of pH of the electrolyte, deposition temperature and cathodic deposition potential with respect to the saturated calomel electrode at 2.3, 65 °C and 650 mV respectively. After the heat treatment at 400 °C in air atmosphere, the deposited samples with a good visual appearance were selected and evaluated based on their morphological, elemental, structural, optical and electrical properties in order to identify the optimum range of rate of stirring for electrodeposition of CdTe thin film semiconductors. Results revealed that, rates of stirring in the range of 60–85 rpm in a 100 mL volume of electrolyte containing the substrate and the counter electrodes in the center of the bath with a separation of 2.0 cm between them can electrodeposit CdTe layers exhibiting required levels of morphological, structural, optical and electrical properties on both glass/FTO and glass/FTO/CdS surfaces.  相似文献

We have used low temperature photoluminescence (PL) to study thin film CdTe/CdS solar cell structures. The devices were produced by close space sublimation (CSS) and have undergone a post-growth treatment, a vital step in increasing device efficiency. The treatment consisted of evaporating a thin layer of CdCl2 onto the back CdTe surface and heat treating in air at 400 °C for between 10 and 120 min. This produced a range of device efficiencies from 2% to 9%. The efficiency improvements are the result of a complex interaction between the CdCl2, impurities and sulfur interdiffusion. The structures were prepared for PL by a chemical bevel etching technique which allows the luminescence emission to be studied as a function of depth throughout the sample. The main features in the PL spectra have been identified as being due to the Cl-A center and the Te-dislocation-related Y luminescence band. Using PL we have quantified the S diffusion into the CdTe which has a maximum of 20% at the interface in the most efficient samples. We have also obtained the profiles of recombination and non-radiative recombination centers in the device. We observe correlations between impurity centers and device efficiency which can help explain the effects of the CdCl2 treatment on the optoelectronic properties of the CdTe/CdS junction.  相似文献

CdTe thin film have been deposited onto stainless steel and fluorine doped tin oxide coated glass substrates from aqueous acidic bath using electrodeposition technique. The different preparative parameters, such as deposition time, bath temperature, pH of the bath have been optimized by photoelectrochemical (PEC) technique get good quality photosensitive material. The deposited films are annealed at different temperature in presence of air. Annealing temperature is also optimized by PEC technique. The film annealed at 200 °C showed maximum photosensitivity. Different techniques have been used to characterize the as deposited and also annealed (at 200 °C) CdTe thin film. The X-ray diffraction (XRD) analysis showed the polycrystalline nature and a significant increase in the XRD peak intensities is observed for the CdTe films after annealing. Optical absorption shows the presence of direct transition with band gap energy 1.64 eV and after annealing it decreases to 1.50 eV. Energy dispersive analysis by X-ray study for the as-deposited and annealed films showed nearly stoichiometric compound formation. Scanning electron microscopy reveals that spherically shaped grains are more uniformly distributed over the surface of the substrate for the annealed CdTe film. Photovoltaic output characteristics and spectral response of the annealed film have been carried. The fill factor and power conversion efficiency (η) of the cell are found to be 71 and 3.89 %.  相似文献

A CuInS? (CIS) nanocrystal ink was applied to thin film solar cell devices with superstrate-type configuration. Monodispersed CIS nanocrystals were synthesized by a colloidal synthetic route and re-dispersed in toluene to form an ink. A spray method was used to coat CIS films onto conducting glass substrates. Prior to CIS film deposition, TiO? and CdS thin films were also prepared as a blocking layer and a buffer layer, respectively. We found that both a TiO? blocking layer and a CdS buffer layer are necessary to generate photoresponses in superstrate-type devices. The best power conversion efficiency (~1.45%) was achieved by the CIS superstrate-type thin film solar cell device with 200 and 100 nm thick TiO? and CdS films, respectively.  相似文献

Thin film CdS/CdTe solar cells were fabricated by Close space Sublimation (CSS) at the Moldova State University using a Te layer at the back contact deposited by thermal evaporation. The influence of the Te layer thickness and a cadmium chloride solution treatment of the CdTe layer before and after Te layer deposition are studied. A proper comparison of the two CdS/CdTe solar cells shows that the cell with the Te layer has a higher current because of the higher blue photosensitivity, but has a lower open circuit voltage in relation to the absorber band gap.  相似文献

Single-phase CdTe thin films have been prepared by depositing sequentially a layer of tellurium and a layer of cadmium on a molybdenum substrate followed by a short thermal treatment. Deposition of tellurium films was done in an aqueous solution containing TeO2 at a current density of ≈ 1 mA/cm2. An aqueous solution containing cadmium sulfate was used for cadmium deposition with a current density of ≈1 mA/cm2. Solution temperature was ≈ 95°C for tellurium film deposition and was 50°C for cadmium deposition. It was found that after a heat treatment at ≈ 370°C for 10 min the deposited Te/Cd layers were converted to CdTe thin films with a cubic structure. Compositional uniformity of the films was also investigated by electron probe microanalysis.  相似文献

A study was made on very thin CdTe absorber < 1 µm layers to investigate limitations in CdTe collection efficiency. Metal organic chemical vapour deposition (MOCVD) was used to deposit cadmium sulfide (CdS), cadmium zinc sulfide (Cd0.9Zn0.1S) and cadmium telluride (CdTe). Improvements in photon collection in the blue, where the absorption length is shorter, have been achieved using a wider band gap Cd0.9Zn0.1S ternary alloy to replace CdS as the window layer. Solar cell capacitance simulator (SCAPS) modelling software [M. Burgelman, P. Nollet, S. Degrave, Thin Solid Films, 361-362 (2000) 527-532] has been used to calculate device parameters as a function of the absorber layer thickness (controlled by in situ using laser reflectometry). One feature of the MOCVD grown devices is the apparent absence of pin-holes, demonstrated by growth of an ultra-thin absorber (200 nm) with conversion efficiency of nearly 4%.  相似文献

In order to study the CdS recrystallization mechanism, a comparative study was carried out on thin films prepared by chemical bath deposition. The CdS films were annealed in air with or without a CdCl2 coating layer. In-situ Raman spectra obtained during the annealing showed that both the air- and the CdCl2-annealing did not cause rearrangement of the neighboring atoms in the CdS clusters below ~ 300 °C. CdS thin film was partially oxidated to CdO and CdSO4 on the cluster surface when annealed in air. The oxides and the sulfur stoichiometric deficiency prevented the clusters to coalesce at higher temperatures. Coating thin CdS film with a thin CdCl2 layer protected it from oxidation during annealing in air and promoted formation of ClS and VCd point defects in CdS. The anti-oxidation was attributed to the incorporation of a significant amount of Cl into CdS to form the ClS, which prevented the oxygen in-diffusion and chemical bonding during the annealing. The anti-oxidation at the CdS nano-crystalline surface and the point defects formed in the CdS promoted coalescence of the neighboring clusters without the need of long-range redistribution of the atoms. Large CdS grains with good crystalline quality formed through recrystallization during the CdCl2 heat treatment, which provided the solid basis for the subsequent CdTe growth and high efficient CdS/CdTe solar cell fabrication.  相似文献

Sintered CdS films on glass substrates with low electrical resistivity and high optical transmittance have been prepared by a coating and sintering method. All-polycrystalline CdS/CdTe solar cells with different microstructures and properties of the CdTe layer were fabricated by coating a number of CdTe slurries, which consisted of cadmium and tellurium powders, an appropriate amount of propylene glycol and various amounts of CdCl2, on the sintered CdS films and by sintering the glass-CdS-(Cd + Te) composites at various temperatures. The presence of more than 5 wt% of CdCl2 in the (Cd + Te) layer enhances the sintering of the CdTe film and the junction formation by a liquid-phase sintering mechanism. A low sintering temperature results in poor densification of the CdTe layer and the CdS-CdTe interface, whereas a high sintering temperature results in a deeply buried homojunction. The optimum temperature for the sintering of the CdTe layer and for junction formation decreases with increasing amount of CdCl2. All-polycrystalline CdS/CdTe solar cells with an efficiency of 10.2% under solar irradiation have been fabricated by a coating and sintering method using cadmium and tellurium powders for the CdTe layer.  相似文献

CdTe薄膜电池是发展最快、应用前景最好的一类太阳能电池。CdS层是CdTe电池的窗口层材料,其薄膜质量直接影响电池的转换效率。本文介绍了化学水浴沉积(CBD)和闭空间升华(CSS)两种方法沉积CdS薄膜,并完成单电池器件的制备和测试。CSS方法制备的薄膜结晶较大,光学和电学性能好于CBD方法制备的薄膜,太阳能电池的光电转换效率达到10.9%。CSS方法镀膜速度快,真空环境工作,有利于大规模产业化应用。  相似文献

CdS/CdTe thin film solar cells with an area of 1 cm2 were obtained and studied in detail. A ZnO buffer layer was deposited by reactive RF-sputtering on commercial ITO substrates. The CdS layer was grown on ZnO also by using RF-sputtering and CdTe thin film was deposited by conventional CSS technique. The chlorination of the solar cells is performed into Freon atmosphere at 400 °C. The CdTe thin film surface was chemically etched by using Br-Methanol solution. The back contact was deposited using RF-sputtering from a pure Cu and Mo targets. The procedure developed in this work led us to make systematically solar cells with good efficiency. However, the series resistance has a high value for an area of 1 cm2 (22 Ω cm2). In order to make more detailed study, the solar cell with an area of 1 cm2 was divided in a 3 × 3 matrix. A good homogeneity in cell properties is observed and the efficiency increases to more than 11%, fundamentally through decreasing series resistance.  相似文献

In the present study, cadmium sulfide (CdS) thin films were deposited on different substrates [soda glass, fluoride doped tin oxide, and tin doped indium oxide (ITO) coated glass] by a hot plate method. To control the thickness and the reproducibility of the sample production, the thin films were coated at different temperatures and deposition times. The CdS thin films were heated at 400 °C in air and forming gas (FG) atmosphere to investigate the effect of the annealing temperatures. The thickness of the samples, measured by ellipsometry, could be controlled by the deposition time and temperature of the hot plate. The phase formation and structural properties of CdS thin films were studied by X-ray diffraction and scanning electron microscopy, whereas the optical properties were obtained by UV–vis spectroscopy. A hexagonal crystal structure was observed for CdS thin films and the crystallinity improved upon annealing. The structural and optical properties of CdS thin films were also enhanced by annealing at 400 °C in FG atmosphere (95 % N2, 5 % H2). The optical band gap was changed from 2.25 to 2.40 eV at different annealing temperatures and gas atmospheres. A higher electrical conductivity, for the sample annealed at FG, was noticed. The samples deposited on ITO and annealed in FG atmosphere showed the best structural and electrical properties compared to the other samples. CdS thin films can be widely used for application as a buffer layer for copper–indium–gallium–selenide solar cells.  相似文献

CdTe thin films have been deposited using spray pyrolysis technique without and with in situ CdCl2 treatment. Scanning electron microscopy studies show enhanced grain growth in the presence of CdCl2. Glancing angle incidence X-ray diffraction is used for the micro structural study of polycrystalline CdS/CdTe heterostructure at different depths by changing the incident angle. Spraying of CdCl2 on CdS prior to CdTe deposition promotes S diffusion throughout CdTe film and also Te diffusion into CdS. Whereas spraying of CdCl2 in between CdTe deposition prevents S diffusion partially and Te diffusion completely. There is an associated change in the microstress of the CdTe film at different layers. The films without CdCl2 treatment show compressive microstress varying from −98 to −158 MPa with increasing incident angle. CdCl2 spray during CdTe deposition shows compressive microstress, which varies from −98 MPa at the interface to −19 MPa near the surface and CdCl2 spray prior to CdTe deposition leads to a mildly tensile stress, from +40 to +20 MPa, which is very close to the standard shear stress of 10 MPa for CdTe.  相似文献

In the present work a new strategy for straightforward fabrication of CdS/CdTe solar cells, containing CdS nanowires and nanoparticles as a window layer and CdTe nanoparticles and microparticles as an absorber layer, are reported. CdS and CdTe nanostructures were synthesized by solvothermal method. X-ray diffraction analysis revealed that highly pure and crystallized CdS nanowires and nanoparticles with hexagonal structure and CdTe nanoparticles with cubic structure were obtained. Atomic force microscope and field emission scanning electron microscope images showed that CdS nanowires with length of several μm and average diameter of 35 nm, CdS nanoparticles with average particle size of 32 nm and CdTe nanoparticles with average particle size of 43 nm, were uniformly coated on the substrate by the homemade formulated pastes. Based on ultraviolet–visible absorption spectra, the band gap energies of CdS nanowires, CdS nanoparticles and CdTe nanoparticles were calculated 2.80, 2.65 and 1.64 eV, respectively. It was found that, the photovoltaic performance of the solar cells depends on thickness of CdTe and CdS films, reaching a maximum at a specific value of 6 μm and 225 nm, respectively. For such cell made of CdS nanowires and CdTe nanoparticles the VOC, JSC, fill factor and power conversion efficiency were calculated 0.62 V, 6.82 mA/cm2, 59.7 and 2.53 %, respectively. Moreover, photovoltaic characteristics of the solar cells were dependent on CdTe and CdS morphologies. CdS/CdTe solar cell made of CdTe and CdS nanoparticles had the highest cell efficiency (i.e., 2.73 %) amongst all fabricated solar cells. The presented strategy would open up new concept for fabrication of low-cost CdS/CdTe solar cells due to employment of a simple chemical route rather than the vapor phase methods.  相似文献

Cadmium sulphide thin films have been grown using a modified chemical bath deposition method with four innovative features: i) ethylenediamine was used as the complexing agent, enabling the use of low cadmium concentrations, ii) a rectangular bath geometry with heated glass plate walls was employed, iii) a low deposition temperature (30 °C) was used and iv) nitrogen gas was flowed over the substrate surface during growth. The latter two features eliminate the formation and adherence of gas bubbles on the substrate during growth, hence reducing pinhole formation. On inspection, films were found to be specularly reflective and homogeneous with no visible pinholes. Characterisation was performed by atomic force microscopy, grazing incidence X-ray diffraction, optical transmittance and photoluminescence spectroscopy. It was shown that films possessed a low surface roughness value of 5.2 nm, were highly crystalline, textured, had a grain size of 15 nm and a bandgap of 2.42 eV. Preliminary results from CdTe/CdS thin film photovoltaic devices demonstrate a notable efficiency of 9.8%.  相似文献

Polycrystalline thin film CdS/CdTe heterojunction solar cells are important candidates for large scale photovoltaic applications. In this work we use a C-V (capacitance vs. voltage) theoretical method for the determination of the interface charge density σ and band discontinuity ΔEv of the CdS/CdTe heterojunction. The methodology is based on three cardinal equations: i) line up of the bands relative to the common Fermi level (at equilibrium) or the quasi-Fermi level (when voltage is applied), ii) charge neutrality and iii) the total capacitance of the heterostructure. We used CdS/CdTe solar cells, grown in our laboratory by the chemical bath deposition (for CdS film) and the close space vapor transport (for CdTe film) techniques. The interface parameters σ, and ΔEv are determined from C-V fitting between the calculated and the measured curve. The methodology presented in this study is general and can be applied to semiconductor-semiconductor and semimetal-semiconductor heterojunctions.  相似文献

An anomalous photovoltaic film formed by simultaneous oblique sputter deposition of CdTe and CdS from different directions was integrated onto LiNbO(3) and combined with a Mach-Zehnder-type interferometric waveguide modulator. Irradiation by 830-nm laser light with low intensity near 1 mW of the photovoltaic film induced anomalous photovoltages of ~5 V, which is as high as the half-wave voltage. This photovoltage was used to control the signal light in the waveguide. Modulation by external light was demonstrated with a response time of 0.1 s. Because of the presence of CdS with a photoconductive effect, the response time was much faster than that of conventional anomalous photovoltaic films formed by oblique deposition of CdTe.  相似文献
