Ti/Si/Al structures are studied theoretically and experimentally. The effect of the reverse-biased junction on the current–voltage characteristic of the entire structure is revealed. It is noted that the behavior of the curve is determined by the image-force lowering of the potential barrier. The current–voltage characteristic is shown to obey a power law if the voltage is low enough. It is established that the capacitance of the structure decreases with increasing voltage if the latter is positive. This phenomenon is modeled using two capacitors in a series. 相似文献

The magnetic properties of hydrogenic Te donors and bistable,DX-like S donors in GaAS
x
P1-x
have been investigated. Te shows an EPR signal after cooling down, both in the dark. The EPR signal from S appears only after
illumination. S does not show an EPR signal after cooling down in the dark, but after illumination when the hydrogenic state
of this donor is populated. Static magnetic susceptibility measurements show however that the ground state of S in GaAs
x
P1-x
is paramagnetic even though it does not produce an EPR signal. This is in agreement with a one-electron ground state of this

本文对有源区条宽100μm的GaAsP/AlGaAs 808nm量子阱激光器分别限制结构进行了理论分析和设计.选取了三种情况的波导层和限制层的铝组分,分别计算和分析了波导层厚度与激光器光限制因子、最大出光功率、垂直发散角和阈值电流密度的函数关系.根据计算结果可知:当波导层和限制层铝组分为0.4和0.5时,采用窄波导结构可以获得器件的最大输出功率为11.2W,发散角为19°,阈值电流密度为266A/cm2;采用宽波导结构可以得到器件的最大输出功率为9.4W,发散角为32°,阈值电流密度为239A/cm2. 相似文献

Schottky barrier diodes of chromium on n-type epitaxial gallium arsenide phosphide (GaAsP) were studied from 25°C to 440°C. The diodes showed significant rectification properties up to a temperature of 440°C. At high temperature the reverse leakage current was 1.15 mA at 25 V with a diode area of 1.14×10−3 cm2 as compared with 0.25-μA current at room temperature. The n factor derived from the slope of the ln I vs. V curves was 1.1. The barrier height for chromium was found to be 1.25 eV from the capacitance measurements and 1.12 eV from the saturation current vs. temperature measurements. The slope of the C-V curves yielded a carrier concentration of 6.0×1015 carriers per cm3. 相似文献

通过在传统ITO+DBR膜系结构基础上令电极金属与DBR层形成ODR(全角反射镜)膜系结构的方法,设计并制备了具有ODR结构的高压倒装氮化镓基发光二极管,有效提高了LED芯片的光效。ODR结构由DBR(分布布拉格反射镜)层上联接芯粒的电极金属和DBR层组成,经过理论分析和计算,与传统ITO+DBR结构器件相比,在400~550nm波长范围、全角度入射时平均反射率Rave从86.25%提升到了96.71%。实验制备了传统ITO+DBR结构和ODR结构的3颗芯粒串联的高压倒装氮化镓基LED器件,尺寸为0.2mm×0.66mm,ODR结构器件的有效反射结构面积增加了4.8%,饱和电流增加了12mA,用3030支架封装后在30mA的测试电流下,电压降低了0.163V,辐射功率提升了3.78%,在显色指数均为71时光效提升了5.42%。 相似文献

LED电极结构极大地影响着LED芯片的电流扩展能力,优化电极结构,能够缓解电流拥挤现象.讨论了正装LED结构和倒装LED结构的电流分布模型,并通过SimuLED软件研究了电极结构对LED电流扩展能力的影响.仿真结果表明:采用插指型电板结构极大提高了正装LED的电流扩展能力,电极下方插入电流阻挡层(CBL)后改变了芯片的电流分布状况,有利于光效的提升;而倒装LED的通孔式双层金属电极结构利用两层金属的互联作用,使n电极能够在整个芯片范围内均匀分布,进一步提高了电流扩展性能. 相似文献
