Thin amorphous silicon (a-Si) films were crystallized into polycrystalline silicon (poly-Si) by combining solid phase crystallization (SPC) and subsequent excimer laser annealing (ELA). Then thin film transistors (TFTs) were fabricated by using the poly-Si formed in the single and double excimer laser scanned area. The device performance of the TFTs fabricated with the excimer laser energy density of 230 mJ/cm2 is almost equal for the single and double scanned area. This observation indicates that the overlapping laser irradiation with the laser energy density below 230 mJ/cm2 does not change the characteristics of TFTs. Based on this result, we discuss the correlation between performance of active matrix organic light emitting display (AMOLED) panels and excimer laser energy density during ELA for SPC treated and non-treated poly-Si films.  相似文献

This paper presents a design and fabrication of bi-material micro-cantilever array (focal plane array, FPA) made of silicon nitride (SiNx) and gold (Au) for uncooled optical readout infrared (IR) imaging system, in which silicon (Si) substrate is removed. Compared with the conventional thermal imaging detectors where the FPA must be put in high vacuum, IR thermal images can be obtained even though the cantilever array is placed in the atmosphere. The reason is the elimination of air gap (∼2 μm) between the cantilever beam and substrate, which introduces the air conduction of high temperature gradient. The preliminary experimental results with the micro-cantilever array of 140 × 98 elements and a 12-bit charge-coupled device (CCD) indicate that objects at temperature of higher than 120 °C can be detected and the noise-equivalent temperature difference (NETD) is ∼7 K. Also, the experimental results are well accordant with the thermomechanical analysis of designed micro-cantilever array.  相似文献

This paper describes a novel single-layer bi-material cantilever microstructure without silicon (Si) substrate for focal plane array (FPA) application in uncooled optomechanical infrared imaging system (UOIIS). The UOIIS, responding to the radiate infrared (IR) source with spectral range from 8 to 14 μm, may receive an IR image through visible optical readout method. The temperature distribution of the IR source could be obtained by measuring the thermal–mechanical rotation angle distribution of every pixel in the cantilever array, which is consisted of two materials with mismatching thermal expansion coefficients. In order to obtain a high detection to the IR object, gold (Au) film is coated alternately on silicon nitride (SiNx) film in the flection beams of the cantilevers. And a thermal–mechanical model for such cantilever microstructure is proposed. The thermal and thermal–mechanical coupling field characteristics of the cantilever array structure are optimized through numerical analysis method and simulated by using the finite element simulation method. The thermal–mechanical rotation angle simulated and thermal–mechanical sensitivity tested in the experiment are 2.459 × 10−3 and 3.322 × 10−4 rad/K, respectively, generally in good agreement with what the thermal–mechanical model and numerical analysis forecast, which offers an effective reference for FPA structure parameters design in UOIIS.  相似文献

A novel Pt–Ti–O-gate Si–metal–insulator–semiconductor field-effect transistor (MISFET) hydrogen gas sensor has been proposed by Usagawa and Kikuchi (2010) [1]. The sensors consist of unique gate structures composed of Ti and oxygen accumulated regions around Pt grains on top of a novel mixing layer of nanocrystalline TiOx and superheavily oxygen-doped amorphous Ti formed on SiO2/Si substrates. The optimum Pt/Ti thickness and annealing conditions for most hydrogen safety monitoring sensor systems are obtained by annealing Pt(15 nm)/Ti(5 nm)-gate Si–MOS structures in air around 400 °C for 2 h. One of the advantages of the Pt–Ti–O-gate Si–MISFETs after 10 min of air-diluted 1000-ppm hydrogen exposure at 115 °C are reproducible and uniform threshold voltage of Vth in addition to large sensing amplitudes at a practically important hydrogen concentration range between 100 ppm and 1%. The analysis of device characteristics of the Pt–Ti–O-gate Si–MISFETs hydrogen sensors concludes that the oxidation process of the Ti layer is consistently explained by an oxidation model that the oxygen invasion into Ti layer comes from open air through Pt grain boundaries and at the same time Ti will evacuate into the Pt surface through Pt grain boundaries. During the course of this process, the invading oxygen will be balanced with the evacuating Ti so that the Ti layer keeps nearly the same thickness with the as grown states. Ti and oxygen will remains around Pt grains named Ti and oxygen merged corridors.  相似文献

In this paper, we introduce “approximate solutions" to solve the following problem: given a polynomial F(x, y) over Q, where x represents an n -tuple of variables, can we find all the polynomials G(x) such that F(x, G(x)) is identically equal to a constant c in Q ? We bound the future loss when predicting any (computably) stochastic sequence online. Solomonoff finitely bounded the total deviation of his universal predictor M from the true distribution μ by the algorithmic complexity of μ. Here we assume that we are at a time t > 1 and have already observed x = x1  xt. We bound the future prediction performance on xt+1xt+2 ⋯ by a new variant of algorithmic complexity of μ given x, plus the complexity of the randomness deficiency of x. The new complexity is monotone in its condition in the sense that this complexity can only decrease if the condition is prolonged. We also briefly discuss potential generalizations to Bayesian model classes and to classification problems.  相似文献

The development of a thermal switch based on arrays of liquid–metal micro-droplets is presented. Prototype thermal switches are assembled from a silicon substrate on which is deposited an array of 1600 30-μm liquid–metal micro-droplets. The liquid–metal micro-droplet array makes and breaks contact with a second bare silicon substrate. A gap between the two silicon substrates is filled with either air at 760 Torr, air at of 0.5 Torr or xenon at 760 Torr. Heat transfer and thermal resistance across the thermal switches are measured for “on” (make contact) and “off” (break contact) conditions using guard-heated calorimetry. The figure of merit for a thermal switch, the ratio of “off” state thermal resistance over “on” state thermal resistance, Roff/Ron, is 129 ± 43 for a xenon-filled thermal switch that opens 100 μm and 60 ± 17 for an 0.5 Torr air-filled thermal switch that opens 25 μm. These thermal resistance ratios are shown to be markedly higher than values of Roff/Ron for a thermal switch based on contact between polished silicon surfaces. Transient temperature measurements for the liquid–metal micro-droplet switches indicate thermal switching times of less than 100 ms. Switch lifetimes are found to exceed one-million cycles.  相似文献

An up to date and accurate aviation emission inventory is a prerequisite for any detailed analysis of aviation emission impact on greenhouse gases and local air quality around airports. In this paper we present an aviation emission inventory using real time air traffic trajectory data. The reported inventory is in the form of a 4D database which provides resolution of 1° ×  × 1000 ft for temporal and spatial emission analysis. The inventory is for an ongoing period of six months starting from October 2008 for Australian Airspace.In this study we show 6 months of data, with 492,936 flights (inbound, outbound and over flying). These flights used about 2515.83 kt of fuel and emitted 114.59 kt of HC, 200.95 kt of CO, 45.92 kt of NOx, 7929.89 kt of CO2, and 2.11 kt of SOx. From the spatial analysis of emissions data, we found that the CO2 concentration in some parts of Australia is much higher than other parts, especially in some major cities. The emission results also show that NOx emission of aviation may have a significant impact on the ozone layer in the upper troposphere, but not in the stratosphere.It is expected that with the availability of this real time aviation emission database, environmental analysts and aviation experts will have an indispensable source of information for making timely decisions regarding expansion of runways, building new airports, applying route charges based on environmentally congested airways, and restructuring air traffic flow to achieve sustainable air traffic growth.  相似文献

We have fabricated two kinds of thin film transistors (TFTs) on the glass substrates using polycrystalline silicon (poly-Si) thin films with small and large grain sizes processed by Excimer Laser Annealing (ELA) and carried out a comparative analysis. The grain size was controlled by nickel atom content in amorphous silicon (a-Si) thin films. With increasing grain size of poly-Si thin films, the carrier mobility increased from 40.8 to 54.4 cm2/V s and the absolute value of threshold voltage reduced from 2.1 to 1.5 V. The observed improvements in the electrical characteristics of poly-Si TFTs are attributed mainly to the reduction of defect density rendered by large grain size. These observations indicate that the sputtered nickel atom content in a-Si layer is a key parameter in determining the characteristics of ELA processed TFTs fabricated on the glass substrates.  相似文献

A blue organic light-emitting device, based on an iridium phosphorescent dopant in a polyvinylcarbazole host, has been modified by the addition of an external CaS:Eu inorganic phosphor layer. By incorporating a surfactant in the phosphor mixture, a uniform coating could be achieved by drop-casting. The resulting hybrid device exhibited white light emission, with Commission Internationale de l’Eclairage, CIE (x, y) coordinates of x = 0.32, y = 0.35. No significant change in these coordinates was observed for current densities in the range 25–510 A m?2. The maximum power efficiencies of the white device was 2.3 lm W?1 at a brightness of 254 cd m?2.  相似文献

It is shown that the photonic crystal slab (PCS) with hexagonal air holes has band gaps in the guided mode spectrum, which can be compared to that of the PCS with circular air holes, thus it is also a good candidate to be used for the PC devices. The PC with hexagonal air holes and a = 0.5 μm and r = 0.15 μm was fabricated successfully by selective area metal organic vapor phase epitaxy (SA-MOVPE). The vertical and smooth sidewalls are formed and the uniformity is very good. The same process was also used to fabricate a hexagonal air hole array with the width of 0.1 μm successfully. The air-bridge PCS with hexagonal air holes and a = 0.3 μm and r = 0.09 μm was also fabricated successfully by SA-MOVPE. Further optimization of the growth conditions for the sacrificial layer and the selective etching of the GaAs cap layer is also needed. Our experimental results indicate that SA-MOVPE is a promising method for fabricating PC devices and photonic nanostructures.  相似文献

This paper presents an algorithm for the Quillen–Suslin Theorem for quotients of polynomial rings by monomial ideals, that is, quotients of the form A = k [ x0, . . . ,xn ] / I, with I a monomial ideal and k a field. Vorst proved that finitely generated projective modules over such algebras are free. The Tyrolean Termination Tool (TTT for short) is a powerful tool for automatically proving termination of rewrite systems. It incorporates several new refinements of the dependency pair method that are easy to implement, increase the power of the method, result in simpler termination proofs, and make the method more efficient. TTT employs polynomial interpretations with negative coefficients, like x  1 for a unary function symbol or x  y for a binary function symbol, which are useful for extending the class of rewrite systems that can be proved terminating automatically. Besides a detailed account of these techniques, we describe the convenient web interface of TTT and provide some implementation details.  相似文献

Phase equilibria of the quaternary Gd–Ti–Al–Cu system have been studied with particular respect to solidification and phase separation phenomena in metallic glasses. Along the section Gd55−xTixAl25Cu20 the primary solidifying phase changes from Gd2CuAl (x=0) toward α-Ti (x≥10) with rising Ti-fraction x. This is accompanied by an upturn of the liquidus temperature from TL=745 °C to TL>1100 °C. The miscibility gap predicted from thermodynamic calculations for Gd55−xTixAl25Cu20 melts at intermediate Ti-fractions was not verified experimentally. Unlike binary Gd–Ti melts, levitated Gd–Ti–Al–Cu droplets do not exhibit liquid phase separation features after quenching from different holding temperatures, even at high melt undercooling up to 200 K prior to solidification.  相似文献

A new Mn activated Ba co-doped ZnS phosphor shows an interesting shift in the spectral emission from amber-yellow (570 nm) to red (620 nm) colour. To realize the phosphor material physics, attempts were made to fine tune the band gap of ZnS by co-doping Ba within the concentration range 2.50–10 mol%. Ba co-doping in ZnS host was achieved by sintering BaSO4 with ZnS at 900 °C by carbothermal reduction method. Measurement of the CIE (Commission International deEchairge) chromaticity colour coordinates (x, y) of Zn0.99S:Mn0.01 and Ba0.10Zn0.89S:Mn0.01 phosphors shown to be (0.53, 0.47) and (0.65, 0.32), respectively.  相似文献

In this paper, the relationship between exciton recombination zone and applied voltage in organic light-emitting diodes (OLEDs) ITO/NPB (40 nm)/Alq3(w nm)/rubrene(3 nm)/Alq3(50−w)/Al, in which a 3 nm rubrene as sensing layer is inserted in Alq3 layer at different depth, is studied. By comparing the electroluminescence (EL) spectra of device driven under different applied voltages, a conclusion can be drawn that the recombination zone shifts logarithmically with increasing applied voltages.  相似文献

Electronic structures, energies and splitting of the Qx and Qy bands for positional isomers of zinc mono-, di-, tri-, and tetra pyridinoporphyrazines as well as parent zinc phthalocyanine were investigated using density functional theory (DFT) and time-dependent (TD) DFT approaches. The influence of the Hartree–Fock exchange on excited state energies and Qx and Qy bands splitting were studied using GGA BP86 and hybrid B3LYP and PBE1PBE exchange-correlation functionals. Solvent effects were estimated using the polarized continuum model (PCM) approach and cyclohexane, toluene, or DMSO as solvents. It was found that general trends in the Qx and Qy band energies and splitting correlate very well with the available experimental data on pyridinoporphyrazines and follow the trends in HOMO–LUMO and HOMO–LUMO + 1 energy gaps as well as LUMO–LUMO + 1 splitting. TDDFT trends allow estimation of the Qx and Qy band energies and splitting in unknown tripyridinoporphyrazines and in individual positional isomers of tetrapyridinoporphyrazines.  相似文献
