以ITO玻璃为衬底,利用射频磁控溅射制备了以氧化硅为绝缘层的氧化锌薄膜晶体管。研究了氧化锌薄膜制备过程中不同的衬底温度(衬底温度分别为室温、100℃ 和200℃)对于器件性能的影响。和室温下制备的氧化锌薄膜晶体管相比,衬底温度200℃条件下制备的器件的场效应迁移率提高了94% (从1.6cm2/Vs 提高至3.11cm2/Vs),亚阈值摆幅 从2.5V/dec 降低至1.9 V/dec 而且阈值电压漂移也从18V 减小至3V (老化电压为25V的正栅压,老化时间为1小时)。实验结果表明,衬底加热对于氧化锌薄膜晶体管的迁移率、亚阈值摆幅和偏压稳定性有明显的影响。利用原子力显微镜AFM对氧化锌薄膜的特性就行了研究,器件性能提高的原因也在文中进行了阐述。  相似文献

开展了In As/Ga Sb Ⅱ类超晶格长波红外探测器的表面处理研究。通过对不同处理工艺形成台面器件的暗电流分析,发现N2O等离子处理结合快速热退火(RTA)的优化工艺能够显著改善长波器件电学性能。对于50%截止波长12.3μm的长波器件,在液氮温度,-0.05 V偏置下,表面处理后暗电流密度从5.88×10-1 A/cm2降低至4.09×10-2 A/cm2,零偏下表面电阻率从17.7Ωcm提高至284.4Ωcm,有效降低侧壁漏电流。但是该表面处理后的器件在大反偏压下仍有较大的侧壁漏电,这可能是由于高浓度的表面电荷使得大反偏下侧壁存在较高的隧穿电流。通过栅控结构器件的变栅压实验,验证了长波器件存在纯并联电阻及表面隧穿两种主要漏电机制。最后,对表面处理前后的暗电流进行拟合,处理后器件表面电荷浓度为3.72×1011 cm-2。  相似文献

采用标准的液晶显示屏基板制备工艺制备出铟镓锌氧薄膜晶体管(IGZO-TFT),通过调节IGZO薄膜工艺中氧分压,研究不同氧分压对TFT器件电学性能的影响。实验结果表明,所有器件都展现出良好的电学特性,随着氧分压从10%增加到50%,TFT的阈值电压由0.5 V增加到2.2 V,而亚阈值摆幅没有发生变化。在栅极施加30 V偏压3600 s后,随着氧分压的增加,阈值电压向正向的漂移量由1 V增加到9 V。经过分析得出高氧分压的IGZO-TFT器件中载流子浓度低,建立相同导电能力的沟道时所需要栅极电压会更大,阈值电压会增加。而在金属-绝缘层-半导体(MIS)结构中低载流子浓度会导致有源层能带弯曲的部分包含更多与电子陷阱相同的能态,栅介质层(GI)会俘获更多的电子,造成阈值电压漂移量较大的现象。  相似文献

利用溶液法的浸渍提拉工艺制备了以有机聚甲基丙烯酸甲酯(PMMA)为介质层、非晶铝铟锌氧化物(a-AIZO)为沟道层的顶栅共面结构薄膜晶体管(TFT),研究了沟道层退火温度对TFT性能的影响机理。结果表明:较低退火温度(如300和350℃)下处理的沟道层中存在未彻底分解的金属氢氧化物,其以缺陷态形式存在于TFT沟道层内或沟道层/介质层界面处,对导电沟道中电子进行捕获或散射,劣化TFT的迁移率、电流开关比以及亚阈值摆幅。综合来看,退火温度高于400℃下制备的a-AIZO适用于TFT器件的沟道层,相应的器件呈现出较高的迁移率(大于20cm2/(V·s))、较低的亚阈值摆幅(小于0.5V/decade)以及高于104的电流开关比。  相似文献

通过掩膜板制备源漏电极 的方法,以非晶铟-镓-锌氧化物(α-IGZO)为有源层,制备了结构为ITO/SiO2(400nm)/α-IGZO(50nm)/Al 的底栅顶接触型(BGTC)光敏薄膜场效应晶体管(TFT) 并研究了其光敏特性。实验发现,在蒸镀Al电极作为源极和漏极,再在 空气中及350℃的温度下退火1h后,器件的阈值电压Vt h为15.0V,在栅源偏压VGS=30V时其有效场效应迁移率 为0.57cm2/Vs,表现出良好的晶体管特性。当用强度为8.1mW/cm2的白光照射时,器件表现出明显 的光敏特 性,其Vth下降为-15.0V,在源漏电压VDS=20V且VGS=30V时其有 效场效应迁移率上升为1.34cm2/Vs, 在VGS=2.5V时其“明/暗”电流比达到一极大值,响应 率达到1.11A/W,并具有良好的时间响应特性。  相似文献

为了有效提高柔性薄膜晶体管的电学性能,室温条件下,在聚酰亚胺(PI)衬底上使用HfO2、Ta2O5两种高介电常数材料相结合的叠层结构代替单层Ta2O5作为栅电介质,探究其对器件电学性能的影响。采用磁控溅射法制备薄膜,研究了叠层栅电介质结构中Ta2O5层在不同溅射时长、不同氧氩比条件下对于器件电学性能的影响,并进行HfO2/Ta2O5叠层栅电介质器件与Ta2O5单层栅电介质器件的比较。结果表明,Ta2O5栅电介质层在溅射时长为1 h、氧氩比为10∶90时,器件电学性能达到最佳。叠层栅电介质结构的引入显著提高了器件电学性能,电流开关比为1.27×106,阈值电压为9.1 V,亚阈值摆幅为0.54 V/decade,载流子迁...  相似文献

基于溶液旋涂法、高压退火工艺,制备了非晶铟镓锌氧化物(IGZO)薄膜、铟锌氧化物(IZO)薄膜和双层IGZO/IZO薄膜,研究了这些薄膜的电学特性。结果表明,在相同制作工艺下,IGZO单层薄膜的电流随外加恒流源时间的偏移不明显,而双层IGZO/IZO薄膜的电流随外加恒流源时间的偏移较大。退火温度在240 ℃~300 ℃范围内,电流的偏移量随温度升高而减小,回滞幅度也减小。薄膜的界面态对薄膜器件的I-V特性有较大影响,升高退火温度可改善IGZO/IZO双层薄膜界面特性。  相似文献

本文研究了柔性基板上的薄膜晶体管,使用IGZO作为有源层,栅极绝缘层采用NH3等离子体和N2O等离子体分别进行处理,研究器件性能变化。结果表明等离子体类型及处理时间对阈值电压、场效应迁移率、开关比、亚阈值摆幅(SS)和偏压稳定性都有影响。TFT器件用NH3等离子体处理10秒显示出最佳的器件性能,阈值电压达到0.34 V,场效应迁移率为15.97 cm2/Vs,开关比为6.33×107,亚阈值摆幅为0.36 V /dec。本文提出的柔性IGZO-TFT是下一代柔性显示驱动装置较好选择。  相似文献

利用反应磁控溅射法沉积了ZrO2介电薄膜,研究了退火温度对ZrO2介电薄膜电学性能的影响,并对漏电流最小的样品的漏电流机制进行了分析。结果表明,随着退火温度的升高,漏电流先减小后增大,退火温度为300℃时所制备薄膜的漏电流最小,当所加电压为–1.4 V时,漏电流密度为8.32×10–4 A/cm2。当所加正偏压为0-0.8 V和0.8-4.0 V时,该样品的漏电流主导机制分别为肖特基发射和直接隧穿电流;当所加负偏压为–1.7-0 V和–4.0-–1.7 V时,其主导机制分别为肖特基发射和空间电荷限制电流。  相似文献

研究了辐射后CMOS器件的等温、等时退火特性,给出了nMOSFET和pMOSFET器件不同条件下的对比结果.研究表明:100℃等温退火是最有效的,等时退火所需的全过程时间最短,通过25℃与100℃等温退火结果的比较,可以确定此种器件的加速因子.相对于0V和浮空偏置条件,在+5V栅偏压退火情况下,阈值电压恢复速度快,恢复程度大.  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

A new quantum protocol to teleport an arbitrary unknown N-qubit entangled state from a sender to a fixed receiver under M controllers(M < N) is proposed. The quantum resources required are M non-maximally entangled Greenberger-Home-Zeilinger (GHZ) state and N-M non-maximally entangled Einstein-Podolsky-Rosen (EPR) pairs. The sender performs N generalized Bell-state measurements on the 2N particles. Controllers take M single-particle measurement along x-axis, and the receiver needs to introduce one auxiliary two-level particle to extract quantum information probabilistically with the fidelity unit if controllers cooperate with it.  相似文献

A continuous-wave (CW) 457 nm blue laser operating at the power of 4.2 W is demonstrated by using a fiber coupled laser diode module pumped Nd: YVO4 and using LBO as the intra-cavity SHG crystal With the optimization of laser cavity and crystal parameters, the laser operates at a very high efficiency. When the pumping power is about 31 W, the output at 457nm reaches 4.2 W, and the optical to optical conversion efficiency is about 13.5% accordingly. The stability of the out putpower is better than 1.2% for 8 h continuously working.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas.
