研究了不同的腐蚀液对InSb表面及台面腐蚀特性,利用金相显微镜和轮廓仪对样品表面形貌和制作精度进行了表征.通过大量的实验对比,得到一种对InSb有很好腐蚀特性的腐蚀液,腐蚀速度易于控制,晶片腐蚀后的表面比较光滑、均匀;对台面的钻蚀小,提高了台面的制作精度及器件的性能,解决了现有工艺中的难题.  相似文献

研究了InAs/GaSbⅡ类超晶格的几种台面腐蚀方法.实验所用的InAs/GaSbⅡ类超晶格材料是使用分子束外延设备生长的,材料采用PIN结构,单层结构为8 ML InAs/8 ML GaSb.腐蚀方法分为干法刻蚀和湿法腐蚀两大类.干法刻蚀使用不同的刻蚀气氛,包括甲基、氯基和氩气;湿法化学腐蚀采用了磷酸系和酒石酸酸系的腐蚀液.腐蚀后的材料台阶高度是使用α台阶仪测量,表面形貌通过晶相显微镜和扫描电镜表征.经过对比研究认为,干法刻蚀中甲基气氛刻蚀后的台面平整,侧壁光滑,侧壁角度为约80度,台阶深度易控制,适合深台阶材料制作.湿法腐蚀中磷酸系腐蚀效果好,台面平整,下切小,表面无残留,适用于焦平面红外器件制作工艺.  相似文献

在SiGeHBT的制造工艺中,为了防止干法刻蚀发射极台面对外基区表面造成损伤,从而导致SiGeHBT小电流下较大漏电问题,对SiGeHBT发射极台面的湿法腐蚀技术进行了研究。通过改变超声功率、腐蚀液温度,从中获得了较为理想的腐蚀条件。  相似文献

台面制作工艺对1.3 μm应变补偿多量子阱SLD的器件性能有重要的影响.根据外延结构,分析比较了两种台面制作的方法,即选择性湿法腐蚀法和ICP刻蚀+湿法腐蚀法.InGaAs层ICP刻蚀避免了湿法腐蚀中的侧向钻蚀现象,Cl2含量为30%时速率可达到420 nm/min;湿法腐蚀可有效减小ICP刻蚀引入的晶格损伤.SEM图像表明,ICP刻蚀+湿法腐蚀的台面制作方法,得到的腐蚀台面陡直,波导宽度与设计值更接近,优于选择性湿法腐蚀方法,更适合SLD台面制作.  相似文献

针对目前四甲基氢氧化铵(TMAH)湿法腐蚀工艺制备微台面结构工艺可控性差、需要添加添加剂、溶液使用周期短及工艺维护繁琐、无法实现大尺寸晶圆工程化应用等问题,研究了无添加剂时,微台面的腐蚀形貌与TMAH溶液质量分数和循环速率之间的关系,提升了大尺寸晶圆凸角腐蚀尺寸的均匀性及表面质量,6英寸(1英寸=2.54 cm)硅晶圆内,凸角腐蚀尺寸不均匀性小于5%,台面高度不均匀性小于3%,且腔体底部平整光亮,腐蚀速率较快,实现了工程化应用。当TMAH溶液pH值为12.2-12.6时,微台面结构制备工艺稳定可控、维护简单,实现了高质量微台面结构的可批量化生产。  相似文献

微波反射光电导衰退法是一种非接触式的半导体材料少子寿命表征手段,本文用微波反射光电导衰减法测试了台面InGaAs光电器件制备中各单项工艺(刻蚀、腐蚀、硫化)中InCaAs样品的少子寿命分布,结果表明,离子刻蚀使得样品少子寿命降低,非均匀性增大,而湿法腐蚀能够在一定程度上修复离子刻蚀带来的损伤,损伤区域中心的少子寿命增大,寿命分布也更加均匀,硫化钝化能够进一步提高损伤区域少子的寿命,却使寿命分布均匀性变差.可见,微波反射光电导衰减法可以简单无损地得到样品少子寿命分布,对工艺改进具有重要的指导意义.  相似文献

南京固体器件研究所采用In/PCI_3/H_2系统气相外延生长的n~+-n-n~+InP材料,采用适用于InP的Au-Ge-Ni合金欧姆接触、化学腐蚀减薄衬底和光照刻蚀台面等工艺,制作了台式镀金热沉结构的毫米波段连续波体效应振荡二极管(见照片)。该器件有源区的掺杂浓度为7.35×10~(15)cm~(-3),厚度为2.85μm;台面直径约70μm,台面高度为15μm;管壳系无边缘同轴封装。用V波段同轴波导腔测试微波性能,得到的初  相似文献

本文介绍一种新型的高压器件表面造型技术,即容差阶梯台面腐蚀技术。它是在耦.耗尽刻蚀的基础上发展起来的。它利用耗尽刻蚀克服电场集中和表面效应的机理,采用常规工艺,通过两次基区扩散、两次台面腐蚀形成阶梯结构和阶梯台面,降低耗尽刻蚀对腐蚀深度的控制要求,使器件具有小角度负斜角的优良特性,同时采用内台面结构,便于玻璃钝化,使器件具有高性能和高可靠性。  相似文献

正磷酸,通常称磷酸,在半导体工艺中,一般作为铝和银的腐蚀剂,用于半导体硅的腐蚀上,尚未见报导.本文着重介绍磷酸在硅功率二极管及高频高压硅堆台面形成上的应用.通过多年的实践经验证明,在台面腐蚀工艺中,它是一个新的优良的缓冲剂,加入磷酸能使台面光滑整洁,器件性能和成品率提高,因而增加了经济效益.  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

A new quantum protocol to teleport an arbitrary unknown N-qubit entangled state from a sender to a fixed receiver under M controllers(M < N) is proposed. The quantum resources required are M non-maximally entangled Greenberger-Home-Zeilinger (GHZ) state and N-M non-maximally entangled Einstein-Podolsky-Rosen (EPR) pairs. The sender performs N generalized Bell-state measurements on the 2N particles. Controllers take M single-particle measurement along x-axis, and the receiver needs to introduce one auxiliary two-level particle to extract quantum information probabilistically with the fidelity unit if controllers cooperate with it.  相似文献

A continuous-wave (CW) 457 nm blue laser operating at the power of 4.2 W is demonstrated by using a fiber coupled laser diode module pumped Nd: YVO4 and using LBO as the intra-cavity SHG crystal With the optimization of laser cavity and crystal parameters, the laser operates at a very high efficiency. When the pumping power is about 31 W, the output at 457nm reaches 4.2 W, and the optical to optical conversion efficiency is about 13.5% accordingly. The stability of the out putpower is better than 1.2% for 8 h continuously working.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas.
