Two types of Schottky diodes were prepared on n-type silicon carbide (4H–SiC) substrates by deposition of ruthenium oxide (RuO2) Schottky contacts or ruthenium tungsten oxide (RuWO x ) Schottky contacts. The RuO2/4H–SiC and RuWO x /4H–SiC Schottky barrier diodes were examined first by current–voltage (I-V) measurements, which confirmed symmetry of the I-V characteristics. The ideality factor (n) is rather high (~1.28/~1.15) at the temperature 300 K, the current of saturation is I S ~10 pA/~7 pA and the Schottky barrier height is ~1.13 eV/~1.11 eV. After this diagnostic step, the samples were analysed by C-V and standard DLTS methods in the temperature range from 83 K to 450 K. In measured DLTS spectra were identified five deep levels ET1–ET5 (0.27, 0.45, 0.56, 0.58 and 0.85 eV) in RuO2/4H–SiC Schottky barrier diodes and three deep levels E1–E3 (0.36, 0.38 and 0.69 eV) in RuWO x /4H–SiC Schottky barrier diodes.  相似文献

The Z Copy‐Controlled Gain‐Current Differencing Buffered Amplifier (ZC‐CG‐CDBA) is introduced in the paper. In addition to the well‐known CDBA, the input Current Differencing Unit (CDU) is modified and completed by special circuits. Analogously to the conventional CDBA, the z terminal is internally connected to the input of voltage buffer. The current gain from the difference input p, n to the output z can be controlled electronically or by an external device. In addition, an independent high‐impedance output zc is available, providing difference current Ip?In. In the paper, the extension of application range of the ZC‐CG‐CDBA compared with the conventional CDBA is referred to. The novel circuit element is assembled from commercial integrated circuits and its principle is verified experimentally on a universal second‐order filter. This article presents a multiphase sinusoidal oscillator using current differencing transconductance amplifier (CDTA)-based allpass filters. The oscillation condition and oscillation frequency can be orthogonally controlled. The proposed circuit provides 2n – phase signals (n≥2) that are equally spaced in phase and of equal amplitude. The circuit requires one CDTA, two resistors and one capacitor for each phase and no additional current amplifier. Owing to high-output impedances, the proposed circuit enables easy cascading in current-mode configurations. The effects of the nonidealities of the CDTA-allpass sections were also studied. The results of PSpice simulations are presented, demonstrating their consistency with theoretical assumptions.  相似文献

This study proposes a current mode (CM) Kerwin–Huelsman–Newcomb (KHN) filter employing only two current differencing transconductance amplifiers (CDTA) and two grounded capacitors. It is concluded that the circuit described here offers a simpler and more economical alternative to other CM KHN filters reported previously in literature.  相似文献

The CiteSeer digital library is a useful source of bibliographic information. It allows for retrieving citations, co-authorships, addresses, and affiliations of authors and publications. In spite of this, it has been relatively rarely used for automated citation analyses. This article describes our findings after extensively mining from the CiteSeer data. We explored citations between authors and determined rankings of influential scientists using various evaluation methods including citation and in-degree counts, HITS, PageRank, and its variations based on both the citation and collaboration graphs. We compare the resulting rankings with lists of computer science award winners and find out that award recipients are almost always ranked high. We conclude that CiteSeer is a valuable, yet not fully appreciated, repository of citation data and is appropriate for testing novel bibliometric methods.  相似文献

Autophagosomes are double-membrane vesicles characteristic of macroautophagy, a degradative pathway for cytoplasmic material and organelles terminating in the lysosomal or vacuole compartment for mammals and yeast, respectively. This highly dynamic, multi-step process requires significant membrane reorganization events at different stages of the macroautophagic process. Such events include exchange and flow of lipids and proteins between membranes and vesicles (e.g., during initiation and growth of the phagophore), vesicular positioning and trafficking within the cell (e.g., autophagosome location and movement) and fusion of autophagosomes with the boundary membranes of the degradative compartment. Here, we review current knowledge on the contribution of different organelles to the formation of autophagosomes, their trafficking and fate within the cell. We will consider some of the unresolved questions related to the molecular mechanisms that regulate the "life and death" of the autophagosome.  相似文献

The study of the complicated architecture of cell space structures is an important problem in biology and medical research. Optical cuts of cells produced by confocal microscopes enable two‐dimensional (2D) and three‐dimensional (3D) reconstructions of observed cells. This paper discuses new possibilities for direct volume rendering of these data. We often encounter 16 or more bit images in confocal microscopy of cells. Most of the information contained in these images is unsubstantial for the human vision. Therefore, it is necessary to use mathematical algorithms for visualization of such images. Present software tools as OpenGL or DirectX run quickly in graphic station with special graphic cards, run very unsatisfactory on PC without these cards and outputs are usually poor for real data. These tools are black boxes for a common user and make it impossible to correct and improve them. With the method proposed, more parameters of the environment can be set, making it possible to apply 3D filters to set the output image sharpness in relation to the noise. The quality of the output is incomparable to the earlier described methods and is worth increasing the computing time. We would like to offer mathematical methods of 3D scalar data visualization describing new algorithms that run on standard PCs very well. Precipitation prediction is of dispensable importance in many hydrological applications. In this study, monthly precipitation data sets from Serbia for the period 1946–2012 were used to estimate precipitation. To fulfil this objective, three mathematical techniques named artificial neural network (ANN), genetic programming (GP) and support vector machine with wavelet transform algorithm (WT-SVM) were applied. The mean absolute error (MAE), mean absolute percentage error (MAPE), root mean square error (RMSE), Pearson correlation coefficient (r) and coefficient of determination (R2) were used to evaluate the performance of the WT-SVM, GP and ANN models. The achieved results demonstrate that the WT-SVM outperforms the GP and ANN models for estimating monthly precipitation.  相似文献

Passive compliant joints with springs and dampers ensure a smooth contact with the surroundings, especially if robots are in contact with humans, but the passive compliant joints cannot determine precisely the position of the members of the joint or direction of the collision force. In this paper was proposed the structure of a passive compliant robotic joint with conductive silicone rubber elements as internal embedded sensors. The sensors can operate as absorbers of excessive external collision force instead of springs and dampers and can be used for some measurements. Therefore, this joint presents one type of safe robotic mechanisms with an internally measuring system. The sensors were made by press-curing from carbon-black filled silicone rubber which is an electro active material. Various compression tests of the sensors were done. The main task of this study is to investigate the application of a control algorithm for detecting the direction of the robotic joint angular rotation when subjected to an external collision force. Soft computing methodology, adaptive neuro fuzzy inference strategy (ANFIS), was used for the controller development. The simulation results presented in this paper show the effectiveness of the developed method.  相似文献

The velocity driving system for an in-field Mössbauer spectrometer with a constant acceleration mode is described. The driving system uses a digital proportional-integral-derivative velocity controller based on the Field Programmable Gate Array in the National Instruments CompactRIO system. This novel approach is able to drive the transducer in wide range of measurement conditions and eliminates external magnetic field disturbances. The frequency characteristics of stray fields of 5 T and 8 T were measured and analyzed. The nonlinearity of the velocity scales is better than 0.2%.  相似文献
