CW operation at - 10°C for InGaP/InGaAlP double heterostructure (DH) laser diodes has been achieved for the first time. The DH wafers were grown by low-pressure metalorganic chemical vapour deposition using methyl metalorganics as the source of group III elements. Under room-temperature pulsed operation, the lasing wavelength was 663 nm and the lowest threshold current density was 7.8 kA/cm2. The CW characteristic temperature T0 was 63 K at around -30°C.  相似文献

Analytic approaches of thermal stress in plastic-encapslated ICs reliability have been studied using a simple, 2-dimensional model of the cross section of ICs by the finite-element method. To test the validity of the model, the actual stress within the silicon chip was measured using piezoresistive devices. The calculated stress in the silicon chip agreed with the experimental values. The stress distributions were changed by lead-frame properties. Package cracking, and delamination between the molding plastic and the lead-frame were qualitatively explained. We estimated the effect of the plastic properties on stress quantitatively. Furthermore, to test the validity of this model, the temperature change at the silicon chip was measured using the Vf temperature dependency of a diode. The calculated temperature change at the silicon chip agreed with the observed values. A very high temperature gradient was observed near the surface of the plastic immediately after solder dipping. The non-uniform temperature distributions produced different thermal stress distributions than those observed in the steady-state. This result indicated that rapid thermal shock could delaminate the plastic from the lead-frame. We believe that these results can guide the development of an optimum low-stress plastic.  相似文献

The s-shaped growth curves of detected software errors can be observed in software testing. The delayed s-shaped and inflection s-shaped software reliability growth models based on a nonhomogeneous Poisson process are discussed. The software reliability growth types of the models are investigated in terms of the error detection rate per error. In addition, a viable method for the software quality assessment, which integrates the capture-recapture method and the models above, is discussed, and its application to actual test data is illustrated.  相似文献

Drawing-induced defect centres are investigated in pure silica optical fibres drawn from the preforms consolidated in O2-including atmospheres. The drawing-induced E? centres decrease while the peroxy radicals increase with increasing flow rate of O2 into the consolidation furnance. Polarisation characteristics of the fused-taper-twisted single-mode-fibre coupler as a quarter-wave device are reported for the first time. In the case that circular polarisation is launched into the input port of the fused-fibre coupler, linear polarisation was observed at two output ports of the coupler, and an extinction ratio of about 30dB was obtained.  相似文献

This paper describes field test results of multi-channel digital TV transmission using a PSK/FDMA system and the related subjective test results of received TV pictures. The picture quality of the multi-channel 15 or 30 Mb/s transmission for both NTSC and PAL systems through the INTELSAT POR satellite are subjectively evaluated for various bit-error rates. In addition, subjective evaluations were made at various values of earth-station e.i.r.p. to compare the picture quality of digital transmissions with that of current half-transponder FM transmission.  相似文献

In order to clarify the significance of corrosion damage for risk assessment, bend tests were carried out on a roughened corroded annular plate prepared from an oil storage tank. It was found that a marked decrease of load carrying capacity occurred in the high deflection region depending upon the degree of corrosion damage. The reason for extensive loss of load carrying capacity was successfully explained from successive observation of crack growth behavior on the corroded surface of the annular plate. Photographic evidence showed that multiple cracks, initiated around individual pits, grew rapidly not only by crack growth, but also by coalescence with other neighboring cracks under the influence of plastic constraint derived from the welded joint. The linking up of multiple cracks leading to a catastrophic failure was considered to be a characteristic event of the roughened corroded component, and was expected to occur depending upon the degree of corrosion damage under a complex stress state.  相似文献

Diameter- and chirality-dependent interactions between aromatic molecule-based nanotweezers and single-walled carbon nanotubes (SWNTs) are revealed by density functional theory calculations. We found that the threshold diameter of selected SWNTs is determined by the end-to-end distance of the nanotweezer. Large-diameter SWNTs are preferred by a nanotweezer with an obtuse folding angle, whereas small-diameter SWNTs are favored by a nanotweezer with an acute folding angle. The adsorption can be further stabilized by the orientational alignment of the hexagonal rings of the nanotweezer and the SWNT sidewall. Therefore, by taking advantage of the supramolecular recognition ability of the aromatic molecule-based nanotweezer, SWNTs can be enriched with both controllable diameter and chirality.   相似文献

Under the microgravity environment, new and high quality materials with a homogeneous crystal structure are expected to be manufactured by undercooling solidification, since the material manufacturing under the microgravity environment is more static than that under the normal gravity. However, the temperature change on the interface of the material in space can affect on the material processing. The purpose of the present study is to investigate effect of the temperature change of interface on the large levitated droplet interface. A water droplet levitated by the acoustic standing wave is heated by YAG laser. In order to heat the water droplet by the laser heating, rhodamine 6G is solved in it to achieve high absorbance of the laser. The droplet diameter is from 4 to 5.5 mm. The deformation of the droplet interface is observed by high speed video camera. The temperature of droplet is measured by the radiation thermometer. It is noticed that the larger droplet under the higher sound pressure tends to oscillate remarkably by the laser heating.  相似文献

Three-dimensional (3-D) effects in short deep beams without stirrups that failed in shear were investigated experimentally and analytically. Two deep beams with a shear span to depth ratio (a/d) of 0.5 and with different beam widths were tested. The effect of beam width on load-carrying capacity, failure mode, crack pattern and 3-D behavior was investigated, and shape effect due to beam width was clarified. In addition, the beams were analyzed by the 3-D rigid-body-spring model (RBSM). RBSM is a discrete form of modeling that presents realistic behavior from cracking to failure, and 3-D RBSM is applicable to simulate 3-D behavior as well as the confinement effect of concrete. Analytical results in terms of load–displacement curves and crack pattern are compared with the experimental results. Three-dimensional deformations, strut widths and cross-sectional stress distribution are investigated analytically and compared with the experimental results to determine 3-D behavior in detail. The 3-D effects in short deep beams are clarified.  相似文献
