A new model for device degradation in low-temperature N-channel polycrystalline silicon TFTs under AC stress 总被引:1,自引:0,他引:1
Enhanced device degradation of low-temperature n-channel polycrystalline thin-film transistors (poly-silicon TFTs) under exposure to ac stress has been quantitatively analyzed. This analysis showed that degradation of the device characteristics of a single-drain (SD) TFT is greater under ac stress than under dc stress over an equivalent period. It was found that hot holes are strongly related to this greater severity of degradation. Moreover, a lightly doped drain (LDD) TFT is less strongly affected, and the effect is dominated by accumulated drain-avalanche hot-carrier (DAHC) stress. It was also found that differences between the electric field in the respective channel regions are responsible for the different degradation properties of SD and LDD TFTs. It was shown that the severe degradation under ac stress in an SD TFT is caused by increased DAHC stress, to which electrons emitted from the trap states when the TFT is turned off make significant contributions. 相似文献

In this report, in order to clarify fundamentally the wetting phenomenon between pure material surfaces, we propose a new method for the experimental evaluation and consider quantitatively the wetting mechanism from the microscopic standpoint of the chemical reaction between interfacial atoms. Ab-initio molecular orbital calculation was performed to explain the wetting and the mutual diffusion mechanisms. It was found that the calculated binding energies were in good agreement with the interaction energies estimated from measured contact angles, and it was also cleared that the hybridization of the interfacial d-orbitals was one of the most important elements of the mutual diffusion. 相似文献

Integrins are heterodimeric glycoproteins that have been found to undergo dynamic temporal and spatial changes in distribution in the endometrium during the menstrual cycle in women. Likewise the extracellular matrix (ECM) ligands for these receptors are likely to play a role in the establishment of a receptive endometrium. To develop primate models to study the role of these molecules in the cascade of molecular events leading to implantation, integrin expression and associated changes in ECM were investigated during the menstrual cycle and in early pregnancy in the baboon. Antibodies specific for the integrins (alpha(1-6) and alpha(v); beta1, beta3, and beta4) and ECM (laminin, collagen IV, fibronectin) were utilized. In addition, cytokeratin and alpha-smooth muscle actin were used as epithelial, stromal, and smooth muscle cell markers, respectively. Endometrium was obtained in duplicate or triplicate during the menstrual cycle and early pregnancy. Changes observed during the natural menstrual cycle were confirmed using ovariectomized, steroid-treated animals. Constitutively expressed integrins on the endometrial epithelium included the collagen/laminin receptors: alpha2, alpha3, alpha6, and beta4. The pattern of expression correlated well with the distribution of ECM in this tissue. Collagen IV was confined to the basement membrane of glandular epithelium and blood vessels. Laminin immunostaining was found in the basement membrane, mostly in the stroma of the basal region, in the glandular endometrium and vasculature. Fibronectin was present throughout the stroma but not in the basement membrane. The collagen receptor alpha1 beta1 and fibronectin receptor alpha4 beta1 appeared in the glandular epithelium in the luteal phase. As in the human, alpha1 and alpha4 disappeared from the glandular epithelium with the establishment of pregnancy. In contrast, the alpha4 beta3 vitronectin receptor appeared in the glandular epithelium only in pregnancy or following long-term steroid treatment with estrogen and progesterone but not during the time of uterine receptivity associated with the initial period of embryo attachment. Osteopontin, an ECM ligand for alpha(v) beta3, was coexpressed with this integrin in invading cytotrophoblasts, glandular epithelium, and decidualizing stromal cells. Decidualization in the baboon was associated with changes in integrin expression similar to those found in humans: there was an increase in alpha1, alpha3, alpha6, beta1, and alpha(v) beta3 in the decidualized stromal cells. Laminin and collagen IV expression also increased at the implantation site and throughout the endometrium. In contrast, fibronectin expression was most evident at the implantation site and corresponded to alpha5 expression on the invading cytotrophoblasts. In summary, marked similarities were found in the expression of ECM and the integrin receptors between the baboon and the human endometrium throughout the menstrual cycle and in pregnancy. Cycle-specific integrins, alpha1, and alpha4, were present on epithelial cells during the secretory phase. Delayed expression of alpha(v) beta3 in baboon endometrial glands correlated closely with the time of enhanced glandular secretory activity in this primate. This paper describes a new method of locating the section where an electrical fault occurs on a power transmission line using Composite Fiber-Optic Overhead Ground Wires (OPGWs). This fault location (FL) method locates the fault section by measuring the current induced in the ground wire (GW), i.e., OPGW in this system. The OPGW currents are measured at many towers which divide the power line into sections. Data is transmitted to a central monitoring station as an optical signal through the optical fibers included within OPGW. Prior to the development of this new FL system, a simulation of power line faults using Electro-Magnetic Transients Program (EMTP) was conducted. As a result, the following two points were clarified; 1) Since OPGW current changes with line condition, it is quite difficult to define a fixed threshold level to locate fault sections accurately. 2) The distribution pattern of OPGW current along the power line has clear features around the fault point, so it is possible for electric power engineers to find the fault section by relative comparison. Therefore, the FL algorithm to be developed should have the capability of finding out the fault section with a human-like method of recognition. Fuzzy Theory, an attempt to include this kind of humanlike way of thinking into computers, was investigated and a new FL method applying this theory was developed. In designing superconducting electrical power apparatus, the knowledge of cryogenic gas and liquid insulation characteristics is essential. The authors have studied the discharge characteristics of relatively long-gap configurations in air and nitrogen at a cryogenic temperature. A sphere-to-sphere electrode with a gap length of 20 to 150 mm is used for measurements in uniform electric field. The breakdown voltage characteristics basically obey Paschen's law at cryogenic temperature for 50 Hz, AC, DC and lightning impulse voltage applications. A rod-to-plane electrode with a gap length of 20 to 330 mm is used for measurements in nonuniform electric field. In air at cryogenic temperature and nitrogen gas at both room and cryogenic temperature, streamer-like corona discharge appears near the tip of the rod electrode before the breakdown, and the breakdown voltage increases linearly with gap length. In air at room temperature thin film-like corona discharge, however, appears near the tip of the rod electrode before breakdown, and the breakdown voltage becomes higher than the other case. In order to examine the variation of corona discharge characteristics, some additional experiments are conducted. As a result, it becomes clear that thin film-like glow corona discharge appears when electronegative gas is contained and sufficient electrons are supplied from the cathode. 相似文献

A new type of refractory metal-metalloid amorphous alloys exhibiting superconductivity has been found in a binary Zr-Ge system by a modified melt-spinning technique. Specimens are in the form of continuous ribbons 1 to 2 mm wide and 0.02 to 0.03 mm thick. The germanium content in the amorphous alloys is limited to the range of 13 to 21 at%. These amorphous alloys are so ductile that no cracks are observed even after closely contacted bending test. The Vickers hardness and crystallization temperature increase from 435 to 530 DPN and from 628 to 707 K, respectively, with germanium content, and the tensile fracture strength is about 1460 MPa. Furthermore, the amorphous alloys exhibit a superconducting transition which occurs very sharply. The superconducting transition temperature (T
c) increases with decreasing germanium content and reaches a maximum value of 2.88 K for Zr87Ge13. The upper critical magnetic field for Zr87Ge13 alloy was of the order of 21.8 kOe at 2.0 K and the critical current density for Zr85Ge15 alloy was about 175 A cm–2 at 1.70 K in the absence of an applied field. The upper critical field gradient atT
c and the electrical resistivity at 4.2 K increase significantly from 24.6 to 31.5 kOe K–1 and from 235 to 310cm, respectively, with the amount of germanium. The Ginzburg-Landau (GL) parameter and the GL coherence length §GL (0) were estimated to be 72 to 111 and about 7.9 nm, respectively, from these experimental values by using the Ginzburg-Landau-Abrikosov-Gorkov (GLAG) theory and hence it is concluded that the Zr-Ge amorphous alloys are extremely soft type-II superconductor with high degree of dirtiness which possesses theT

The new non-equilibrium superconductor with a b c c structure has been found in rapidly quenched Zr-Si alloys. The silicon content in the b c c alloys was limited to the narrow range between 8 and 11 at%. The b c c alloys showed a superconducting transition whose temperature increased from 3.20 to 3.84 K with decreasing silicon content. The upper critical magnetic field and the critical current density for Zr92Si8 alloy were of the order of 3.58 × 106 Am–1 at 2.0 K and 3.3 × 10–2 Am–2 at 2.42 K in the absence of an applied field. The upper critical field gradient at the transition temperature and the electrical resistivity at 4.2 K were about — 1.82 × 10–1 Am–1 K–1 and about 150 cm. The Ginzburg-Landau parameter and coherence length GL (0) were estimated to be about 65 and 6.3 nm, respectively, from these experimental values by using the Ginzburg-Landau-Abrikosov-Gorkov theory and hence it is concluded that the present b c c alloys are extremely soft type-II superconductors with a high degree of dirtiness. 相似文献
