InP/InGaAs avalanche photodiodes (APDs) with a compositionally graded quaternary layer at the heterointerface between the InGaAs absorption and InP multiplication regions were fabricated and tested. A comparison of samples with the graded layer and with conventional three quaternary layers showed that the frequency characteristics for samples with the graded layer did not deteriorate at a low bias voltage even below -100°C, unlike APDs with three InGaAsP layers. Thus, no hole trapping occurred at the InP/InGaAs heterointerface with the graded layer. A sample with the graded layer showed a cutoff frequency exceeding 9 GHz at a low multiplication factor of 2. The authors found InP/InGaAs APDs with the compositionally graded quaternary layer to be useful over a wide temperature range  相似文献

A series of new amphoteric surfactants having a phosphoric acid group, a tertiary amino group and a 2-hydroxyalkyl group, sodium 2-(N-2-hydroxyalkyl-N-methyl-amino)ethyl hydrogen phosphates (alkyl: n-tetradecyl, n-hexadecyl, n-octadecyl), were prepared by an addition reaction of 1,2-epoxyalkanes to N-methylaminoethanol, followed by the introduction of a phosphoric acid group and neutralization with sodium hydroxide. The structures of these compounds were confirmed by spectroscopy and elemental analysis. The solubility in solvents, Krafft point, surface tension, critical micelle concentration (CMC), occupation area of the molecule at the surface of aqueous solutions and foaming power were measured. It was shown that a 2-hydroxyethyl group in a long alkyl chain seemed to behave as a hydrophobic part.  相似文献

The growth characteristics of thick (100) CdTe epitaxial layers of a thickness up to 200 μm on a (100) GaAs substrate in a metal-organic vapor-phase epitaxy (MOVPE) system and fabrication of CdTe/n+-GaAs heterojunction diodes for their possible applications in low-energy x-ray imaging detectors are reported. The grown epilayers were of high structural quality as revealed from the x-ray double-crystal rocking curve (DCRC) analysis, where the full-width at half-maximum (FWHM) values of the (400) diffraction peaks was between 50 arcsec and 70 arcsec. The 4.2-K photoluminescence (PL) showed high-intensity bound-excitonic emission and very small defect-related peaks. The heterojunction diode fabricated had a good rectification property with a low value of reverse-bias current. The x-ray detection capability of the diode was examined by the time-of-flight (TOF) measurement, where good bias-dependent photoresponse was observed, but no carrier transport property could be deduced. It was found that the CdTe layer has a large number of trapping states as attributed to the cadmium-related vacancy and Ga-impurity, diffused from the substrate, related defect complexes.  相似文献

The development of a methodology to forecast accurately the power produced by photovoltaic systems can be an important tool for the dissemination and integration of such systems on the public electricity grids. Thus, the objective of this study was to forecast the power production of a 1‐MW photovoltaic power plant in Kitakyushu, Japan, using a new methodology based on support vector machines and on the use of several numerically predicted weather variables, including cloudiness. Hourly forecasts of the power produced for 1 year were carried out. Moreover, the effect of the use of numerically predicted cloudiness on the quality of the forecasts was also investigated. The forecasts of power production obtained with the proposed methodology had a root mean square error of 0.0948 MW h and a mean absolute error of 0.058 MW h. It was also found that the forecast and measured values of power production had a good level of correlation varying from 0.8 to 0.88 according to the season of the year. Finally, the use of numerically predicted cloudiness had an important role in the accuracy of the forecasts, and when cloudiness was not used, the root mean square error of the forecasts increased more than 32%, and the mean absolute error increased more than 42%. Overlapped FFT has been proposed as a signal detection scheme in dynamic spectrum access to reduce the variance of the noise and improve the detection probability. However, the improvement of the detection probability in the conventional overlapped FFT is bounded with the upper limit of the overlap ratio. This paper proposes a new overlapped FFT scheme using additional frames. In the proposed scheme, in addition to the original FFT frames, new frames that consist of multiple subframes with non-continuous samples are constructed and included. It can realize the increase of the number of the FFT frames and the improvement of the detection probability compared with the conventional scheme. Numerical results through computer simulation show that the proposed scheme improves the detection probability by up to 0.07. On indoor channel models the proposed scheme also improves the detection probability. In addition, it is clarified that as the delay spread increases the detection probability reduces due to the correlation between the frames.  相似文献

We have examined how a growth interruption, caused by closing group-III sources, affects the crystalline quality of InGaN/GaN quantum-well (QW) structures grown by metalorganic vapor phase epitaxy. The QW samples were characterized by their photoluminescence (PL), and by atomic force microscopy (AFM), transmission electron microscopy (TEM), and energy dispersive x-ray (EDX) microanalysis. The PL peak wavelength was strongly dependent on the duration of the growth interruption and on the number of QW layers. AFM measurements revealed that the size of the open hexagonally shaped pits in the QW structures increased dramatically as the interruption duration was lengthened. Through TEM and EDX microanalysis, we found that the formation of these hexahedronal pits, formed due to the growth interruption, causes a large fluctuation in the In composition, especially around the pits, and the presence of such pits in an underlying QW layer strongly affects the In incorporation into the upper QW layers, leading to significant growth-rate variation in an InGaN QW layer and red-shifting of the PL spectra when a multiple-QW structure is grown.  相似文献

We numerically studied statistics of the transient response time when switching between periodic attractors obtained through chaos control with a high-frequency injection method in a laser diode that is subject to optical feedback. Each transient response time significantly depends on its position in the starting attractor, whereas the statistical distributions of the response times for many transients are determined almost entirely by the final attractor. The average transient response time is 40 times larger than the round time in the controlled periodic attractors. The transient response time is also strongly affected by the external cavity length. The shortest average transient response time is obtained at a minimum external cavity length and a zero phase difference between the laser field and the feedback light field  相似文献

Temperature characteristics of an InGaP/InGaAs/Ge triple-junction solar cell were analyzed in detail using an equivalent circuit calculation. The current–voltage (IV) characteristics of single-junction solar cells (InGaP, InGaAs, Ge solar cells) were measured at various temperatures. Fitting of IV curves between measured and calculated data was carried out, and the diode parameters and temperature exponents of the single-junction solar cells were extracted. The parameters for each single-junction solar cell were used in the equivalent circuit model for the triple-junction solar cell, and calculations of solar cell performance were carried out. Measured and calculated results of the IV characteristics at various temperatures agreed well.  相似文献

BACKGROUND: It is widely accepted that red wines constitute one of the most important sources of dietary polyphenolic antioxidants. However, it is still not known how some variables such as variety, vintage, country of origin, and retail price are associated with the antioxidant activity and sensory profile of South American red wines. In this regard, 80 samples produced in Brazil, Chile and Argentina were assessed in relation to their sensory properties, color and in vitro antioxidant activity, and results were subjected to multivariate statistical techniques. RESULTS: Samples were grouped in clusters, characterized by high, intermediate and low in vitro antioxidant activity, sensory properties and prices. It was possible to observe that wines with high antioxidant activity were associated to high retail prices and overall perception of sensory quality. CONCLUSION: South American wines produced from Vitis vinifera such as Syrah, Malbec and Cabernet Sauvignon had higher in vitro antioxidant activity and also higher sensory quality than wines produced from Vitis labrusca. This result was independent of vintage (2002‐2010), corroborating the idea that the same grape varietal, even when produced in different years, displays similar sensory characteristics and antioxidant activity.
