高质量ZnO薄膜的退火性质研究   总被引:3,自引:0,他引:3  
在LP-MOCVD中,我们利用Zn(C2H5)2作Zn源,CO2作氧源,在(0002)蓝宝石衬底上成功制备出皮c轴取向高度一致的ZnO薄膜,并对其进行500℃-800℃四个不同温度的退火。利用XRD、吸收谱、光致发光谱和AFM等手段研究了退火对ZnO晶体质量和光学性质的影响。退火后,(0002)ZnO的XRD衍射峰强度显著增强,c轴晶格常数变小,同时(0002)ZnOX射红衍射峰半高宽不断减小表明晶粒逐渐增大,这与AFM观察结果较一致。由透射谱拟合得到的光学带隙退火后变小,PL谱的带边发射则加强,并出现红移,蓝带发光被有效抑制,表明ZnO薄膜的质量得到提高。  相似文献

发展了用正电子湮没寿命参数测定用共沉淀方法制备的金属氧化物系固溶度的新方法。测量了一系列用共沉淀方法制备的不同CuO at%含量的CuO/ZnO甲醇合成催化剂粉末(压制成片)还原前后的正电子寿命谱。分析该种催化剂的固溶特性及其与正电子寿命参数的关系,得出还原后样品的固溶度为12CuOat%.支持了CuO/ZnO甲醇合成催化剂以Cu~+离子为活性中心的观点。  相似文献

以大孔强酸性离子交换树脂为催化剂,甲基丙烯酸(MAA)与乙醇直接酯化合成甲基丙烯酸乙酯(EMA)。在MAA与乙醇摩尔比为1:3、反应温度89~93℃、空速0.3h~(-1)的条件下,MAA转化率不低于98%,EMA的选择性不低于99%。  相似文献

A polysilicon emitter RCA transistor (an ultra-thin interfacial oxide layer exists between polysilicon and silicon emitter) is presented which can operate at 77 K for the first time. An ultra-thin (1.5 nm) interfacial oxide layer is grown deliberately between polysilicon and silicon emitter using RCA oxidation and excellent device stability is obtained after rapid thermal annealing (RTA) treatment in nitrogen atmosphere. The RCA transistor exhibits good electrical performance at very low temperature for an emitter area of 3 × 8 μm2. The maximum toggle frequency of a 1:2 static divider is 1.2 GHz and 732 MHz at 300 K and 77 K, respectively  相似文献

本文报道了SrAl2B2o7:Dy^3 、BaAl2B2O7:Dy^3 、SrAl3BO7:Dy^3 、La2CaB10O19:Dy^3 的紫外-真空紫外(UV-VUV)激发光谱和UV激发下的发射光谱。根据发射光谱讨论了Dy^3 离子在这几种基质中发光的黄蓝比(Y/B)。在VUV激发光谱中推测了Dy^3 的f-d跃迁及电荷迁移态(CTS)和基质吸收的位置。  相似文献

A series of random and block poly( L-lactide-co-e-caprolactone ) ( PCLA ) copolymers whh different composition are prepared using stannous octaoate as catalyst.The effects of the amount of initiator on the intrinsic viscosity have been investigated. The structure of the PCLA copolymers is characterized by means of nuclear magnetic resonance( NMR ), Fourier transform infrared spectrum ( FTIR ), differential scanning calorimetry ( DSC ) and X- ray diffraction ( XRD ) methods. It is shown that the synthesis condition and the composition of copolymers obrious influence on the structure of PCLA copolymers. Hydrolytic degradation of the copolymers in a PBS solution of pH 7.4 at 37.0℃ shows that the copolymers of different composhions degrade at different rates.  相似文献

The microstructures of unhydrated calcium aluminosulphate Ca4Al6SO16 and Ca3SrAl6SO16 have been studied by high-resolution electron microscopy (HREM). The results showed that twinning and twinned slabs could be introduced taking the [1 1 2] direction as the twin axis so that it seems to be coincident with the law of twinning formed in body-centred cubic structures. A previously reported superlattice with a repeat period twice that of the fundamental structure along the 〈1 1 0〉 direction has also been found in both matrix and twin variants. The close intergrowth of Ca3SrAl6SO16 and another phase, possibly Sr3Al2O6 existing as an inclusion between these two twin variants, was determined and clearly revealed by electron diffraction and HREM images. The coherent interphase boundaries and orientation relationship between them can also be deduced.  相似文献

The performance degradation of differential quadrature phase-shift keying (DQPSK) wavelength-division-multiplexed (WDM) systems due to self-phase modulation (SPM)- and cross-phase modulation (XPM)-induced nonlinear phase noise is evaluated in this letter. The XPM-induced nonlinear phase noise is approximated as Gaussian distribution and summed together with the SPM-induced nonlinear phase noise. We demonstrate that 10-Gb/s systems, whose walkoff length is larger than 40-Gb/s systems', are more sensitive to XPM-induced nonlinear phase noise than 40-Gb/s systems. Furthermore, DQPSK WDM systems show lower tolerance to both SPM- and XPM-induced nonlinear phase noise than differential phase-shift keying WDM systems.  相似文献

Grain growth behavior of 5Cr21Mn9Ni4NRE steel was experimentally studied at various solid solution treatment temperatures and holding for different times. The experimental results show that the 5Cr21Mn9Ni4NRE steel has the feature of sharp austenite grain coarsening after solid solution treatment at the temperature above 1150 ℃. RE added in the steel has the benefit to restrain grain growth and increase grain growth activation energy.  相似文献

A new method of studying the corrosion inhibition mechanism of rare earth metal(REM) on LC4 Al alloy with the spilt cell technique was studied. The principle and experimental method of the spilt cell technique were analyzed. By measuring the change of net-electric current between the two electrodes caused by the change of the amount of oxygen in the solution and the addition of CeCl3, the influence of corrosive performance of CeCl3 on LC4 super-power aluminum alloy in the 0.1 mol·L−1 NaCl solution was investigated. Meanwhile, the conditional changes of pH values, CeCl3 solution, additire and time of performance were also studied. Finally, the features of electrode surface were revealed by using SEM and X-ray energy-dispersive spectrometry (EDS).
