Electron mobility limited by nitrogen vacancy scattering was taken into account to evaluate the quality of n-type GaN grown by metal–organic vapor phase epitaxy. Two assumptions were made for this potential for the nitrogen vacancy (1) it acts in a short range, and (2) does not diverge at the vacancy core. According to the above assumptions, a general expression to describe the scattering potential U(r)=−U0exp[−(r/β)n], (n=1,2,…,∞) was constructed, where β is the potential well width. The mobilities for n=1,2, and ∞ were calculated based on this equation, corresponding to the simple exponential, Gaussian and square well scattering potentials, respectively. In the limiting case of kβ1 (where k is the wave vector), all of the mobilities calculated for n=1,2, and ∞ showed a same result but different prefactor. Such difference was discussed in terms of the potential tail and was found that all of the calculated mobilities have T−1/2 temperature and β−6 well width dependences. A mobility taking account of a spatially complicate scattering potential was studied and the same temperature dependence was also found. A best fit between the calculated results and experimental data was obtained by taking account of the nitrogen vacancy scattering. 相似文献

High rate and large diversity product (or coding advantage, or coding gain, or determinant distance, or minimum product distance) are two of the most important criteria often used for good space-time code designs. In recent (linear) lattice-based space-time code designs, more attention is paid to the high rate criterion but less to the large diversity product criterion. In this paper, we consider these two criteria together for multilayer cyclotomic space-time code designs. In a previous paper, we recently proposed a systematic cyclotomic diagonal space-time code design over a general cyclotomic number ring that has infinitely many designs for a fixed number of transmit antennas, where diagonal codes correspond to single-layer codes in this paper. In this paper, we first propose a general multilayer cyclotomic space-time codes. We present a general optimality theorem for these infinitely many cyclotomic diagonal (or single-layer) space-time codes over general cyclotomic number rings for a general number of transmit antennas. We then present optimal multilayer (full-rate) cyclotomic space-time code designs for two and three transmit antennas. We also present an optimal two-layer cyclotomic space-time code design for three and four transmit antennas. The optimality here is in the sense that, for a fixed mean transmission signal power, its diversity product is maximized, or equivalently, for a fixed diversity product, its mean transmission signal power is minimized. Photocurrent spectroscopy is used to characterize band edges in quantum-well intermixed InGaAsP material lattice matched to InP. The band edge absorption data is used as a design tool to predict the dc performance of electroabsorption modulators, and is shown to agree well with data obtained from actual devices. In addition, we demonstrate the presence of an exciton peak in InGaAsP quantum wells, and present its evolution as a function of quantum-well intermixing and reverse bias voltage. 相似文献

This paper describes a novel angle estimation scheme for a real time digital signal processor (DSP) based switched reluctance motor drive using fuzzy logic where several unique techniques are implemented to improve the estimation accuracy. First, an optimized fuzzy model of the motor was created using an adaptive neuro-fuzzy inference system (ANFIS) based on accurately measured flux linkage data. Secondly, an improved fuzzy optimal sensing phase selector was developed based on the analysis of both modeling error and measurement error. Lastly, a delayless polynomial predictive filter and an online phase winding resistance estimator are also implemented to further improve the position estimation accuracy. Both simulation and experiment results on a DSP based real time drive are presented to show the effectiveness of this scheme. 相似文献
