High crystallinity and compactness of the active layer is essential for metal‐halide perovskite solar cells. Here, a simple pseudohalide‐induced film retreatment technology is developed as the passivation for preformed perovskite film. It is found that the retreatment process yields a controllable decomposition‐to‐recrystallization evolution of the perovskite film. Corresponding, it remarkably enlarges the grain size of the film in all directions, as well as improving the crystallinity and hindering the trap density. Meanwhile, owing to an intermediate catalytic effect of the pseudohalide compound (NH4SCN), no crystal orientation changing and no impurity introduction in the modified film. By integrating the modified perovskite film into the planar heterojunction solar cells, a champion power conversion efficiency of 19.44% with a stabilized output efficiency of 19.02% under 1 sun illumination is obtained, exhibiting a negligible current density–voltage hysteresis. Moreover, such a facile and low‐temperature film retreatment approach guarantees the application in flexible devices, showing a best power conversion efficiency of 17.04%.  相似文献

A detailed theoretical investigation of an integration of a semiconductor optical amplifier (SOA) and distributed Bragg reflector (DBR) laser is presented. The dependence of the device performance on those key design parameters such as the lasing wavelength, light injection direction (co- and contra-propagation), lasing power of the DBR laser, and the biasing condition of the SOA is examined systematically by means of a comprehensive time-domain traveling-wave model. As this integrated structure is particularly designed for high saturation power and fast gain dynamics, these characteristics are simulated and compared with the results from the conventional structures. Depending on different requirements, superior performance on either saturation power or noise figure without compromise on the optical gain can be achieved by different integration configurations (i.e., by different light injection directions). For the structure with the light injection from the output end of the SOA (namely, the integrated SOA-laser structure), the fast gain dynamics is found through simulation, which helps to reduce the large-signal waveform distortion in the amplification of narrow pulses.  相似文献

High-Q evanescent-mode resonators and filters are realized by both silicon micromachining and layer-by-layer polymer processing. Capacitively loaded cavities can be reduced to a size much smaller than a wavelength, but still have a much higher unloaded Q than lumped elements. The loaded resonators are utilized for reduced-size filters with a low insertion loss enabled by the relatively high-Q factor. The small fabrication tolerances of silicon micromachining and polymer stereolithography processing enable the realization of highly loaded evanescent-mode resonators and filters. A 14-GHz resonator micromachined in silicon has a volume of 5 mm /spl times/ 5 mm /spl times/ 0.45 mm, representing a resonant frequency reduction of 66.8% compared to an empty cavity of the same dimensions. The polymer-based fabrication is used to create resonators of different three-dimensional geometries with Q's up to 1940 and frequency reductions up to 49.9%. An insertion loss of 0.83 dB is measured in a 1.69% bandwidth filter created by polymer processing with a frequency reduction of 47% compared to an unloaded cavity. The frequency sensitivity to fabrication tolerances of these structures is also analyzed.  相似文献

A power efficient System-on-a-Chip test data compression method using alternating statistical run-length coding is proposed. To effectively reduce test power dissipation, the test set is firstly preprocessed by 2D reordering scheme. To further improve the compression ratio, 4 m partitioning of the runs and a smart filling of the don’t care bits provide the nice results, and alternating statistical run-length coding scheme is developed to encode the preprocessed test set. In addition, a simple decoder is obtained which consumed a little area overhead. The benchmark circuits verify the proposed power efficient coding method well. Experimental results show it obtains a high compression ratio, low scan-in test power dissipation and little extra area overhead during System-on-a-Chip scan testing.  相似文献
