研究了在直拉单晶硅和铸造多晶硅中经110 0℃热处理快冷或慢冷条件下所形成的铁沉淀规律及其对少数载流子扩散长度的影响.红外扫描仪照片显示在直拉单晶硅中慢冷却形成的铁沉淀密度较低,而且其尺寸较大;在铸造多晶硅中,铁易在晶界上沉淀,沉淀规律也依赖于冷却速度.表面光电压仪测试结果表明:无论在直拉单晶硅材料中还是在铸造多晶硅材料中,快冷形成的铁沉淀对少数载流子扩散长度影响更大.实验结果可以用铁沉淀生成的热力学和动力学规律解释  相似文献

介绍了一种制作在低阻硅(3~8Ω·cm)上的悬臂式RF MEMS开关.在Cr/ Au CPW共面波导上,金/Si Ox Ny/金三明治结构或电镀金作为悬置可动臂,静电受激作为开关机理.当开关处于“关断”态,其隔离度小于- 35 d B(2 0~4 0 GHz) ;阈值电压为13V ;开关处于“开通”态,插入损耗为4~7d B(1~10 GHz) ,反射损耗为- 15 d B.另外,还分析了开关的悬臂梁弯曲度与驱动电压的关系,并应用ANSYS软件对开关进行了电学、力学及耦合特性的计算机模拟  相似文献

The electrical properties of polysilicon gate MOS capacitors with hafnium silicate (HfSiO) dielectric, with and without NH/sub 3/ nitridation, were investigated. The results show that with NH/sub 3/ nitridation prior to deposition of HfSiO can effectively tune the flatband voltage close to that of conventional oxide and significantly improve the leakage properties over SiO/sub 2/ (three orders reduction). Furthermore, the excellent interface quality has been evidenced by the result of immunity against soft breakdown with NH/sub 3/ nitridation.  相似文献

We propose a novel buffer management scheme called threshold-based selective drop (TSD) to improve the overall loss performance and fairness by regulating the buffer sharing in a packet switch. A transient analysis of TSD is derived to prove the fairness of buffer allocation. Computer simulation shows that the overall loss performance of TSD approaches to the pushout (PO) scheme, which is considered as an optimal solution with implementation difficulties in high-speed Internet. However, unlike the PO, the TSD will block the unwanted packets before they enter the queue, and does not need to pre-empty the queue for accepting new packets.  相似文献

A component of the Atmospheric Infrared Sounder (AIRS) instrument system is the AIRS/Visible Near InfraRed (Vis/NIR) instrument. With a nadir ground resolution of 2.28 km and four channels, the Vis/NIR instrument provides diagnostic support to the infrared retrievals from the AIRS instrument and several research products, including surface solar flux studies. The AIRS Vis/NIR is composed of three narrowband (channel 1: 0.40-0.44 /spl mu/m; channel 2: 0.58-0.68 /spl mu/m, and channel 3: 0.71-0.92 /spl mu/m) and one broadband (channel 4: 0.49-0.94 /spl mu/m) channel, each a linear detector array of nine pixels. It is calibrated onboard with three tungsten lamps. Vicarious calibrations using ground targets of known reflectance and a cross-calibration with the Moderate Resolution Imaging Spectroradiometer (MODIS) augment the onboard calibration. One of AIRS Vis/NIR's principal supporting functions is the detection of low clouds to flag these conditions for atmospheric temperature retrievals. Once clouds are detected, a cloud height index is obtained based on the ratio (channel 2 - channel 3)/channel 1 that is sensitive to the partitioning of water vapor absorption above and below clouds. The determination of the surface solar radiation flux is principally based on channel 4 broadband measurements and the well-established relationship between top-of-the atmosphere (broadband) radiance and the surface irradiance.  相似文献

One way to broadcast a popular video is to use multiple channels, each broadcasting a portion of the video periodically. Among the many schemes falling in this category, this paper focuses on several representative schemes (such as FB, Pagoda, and RFS ), which all share a FSFC property by repeatedly broadcasting the first segment of the video on the first channel. We propose a general borrow-and-return model that can be immediately applied to any scheme owning the FSFC property to reduce the viewer's waiting time without increasing the number of channels required. Given a group of videos, the basic idea is to lend the free time slots of videos without viewers to those videos with viewers to speedup the latter's transmission. By so doing, some bandwidth may be vacated by the borrowing videos to benefit others' transmission. The effectiveness of this model is analyzed by applying it to the FB scheme.  相似文献

We consider the application of sequential Monte Carlo (SMC) methodology to the problem of joint mobility tracking and handoff detection in cellular wireless communication networks. Both mobility tracking and handoff detection are based on the measurements of pilot signal strengths from certain base stations. The dynamics of the system under consideration are described by a nonlinear state-space model. Mobility tracking involves an online estimation of the location and velocity of the mobile, whereas handoff detection involves an online prediction of the pilot signal strength at some future time instants. The optimal solutions to both problems are prohibitively complex due to the nonlinear nature of the system. The SMC methods are therefore employed to track the probabilistic dynamics of the system and to make the corresponding estimates and predictions. Both hard handoff and soft handoff are considered and three novel locally optimal (LO) handoff schemes are developed based on different criteria. It is seen that under the SMC framework, optimal mobility tracking and handoff detection can be implemented naturally in a joint fashion, and significant improvement is achieved over existing methods, in terms of both the tracking accuracy and the trade-off between service quality and resource utilization during handoff.  相似文献

In this letter, we propose a fractional movement-based location update scheme for personal communication service networks. Similar to the well-known fractional guard channel scheme for channel assignments, in our proposed scheme, the movement threshold is a real number with a fraction instead of an integer. We prove analytically that there is a unique optimal fractional movement threshold that minimizes the total cost of location updates and paging per call arrival.  相似文献

In this letter, with the synthesis of usual cross-correlation detecting method and chaotic detecting method, a new detecting system for the weak periodic pulse signal is constituted,in which the two methods can play respective preponderance. Theoretical analyses and simulation studies have shown that the detecting system is very sensitive to the periodic pulse signal under strong noise background and has exceedingly powerful capability of suppressing complex noise.  相似文献
