由于空间成像套刻(Overlay)技术的预算随集成电路(IC)设计规范的紧缩而吃紧,因此,Overlay测量技术准确度的重要意义也随之提高。通过对后开发(AfterDevelopDI)阶段和后蚀刻(AfterEtchFI)阶段的Overlay测量结果进行比较,研究了0.18μm设计规范下的铜金属双重镶嵌工艺过程中的Overlay准确度。在确保对同一个晶圆进行后开发(DI)阶段和后蚀刻(FI)阶段测试的条件下,我们对成品晶圆的5个工艺层进行了比较。此外,还利用CD-SEM(线宽-扫描电子显微镜)测量了某个工艺层(PolyGate)上的芯片内Overlay,并与采用分割线方法的光学Overlay测量结果进行了比较。发现对芯片内overlay的校准存在着严重的局限性,即在应用CD-SEM时缺乏合适的结构进行Overlay测量。我们还将继续为大家提供定量的比较结果,同时也会向大家推荐组合的CD-SEM测量结构,使其能够被应用到今后的光刻设计中。  相似文献

Much interest has focused on the mechanisms of the five naturally occurring self-cleaving ribozymes, which, in spite of catalyzing the same reaction, adopt divergent strategies. These ribozymes, with the exception of the recently described glmS ribozyme, do not absolutely require divalent metal ions for their catalytic chemistries in vitro. A mechanistic investigation of an in vitro-selected, RNA-cleaving DNA enzyme, the bipartite, which catalyzes the same chemistry as the five natural self-cleaving ribozymes, found a mechanism of significant complexity. The DNAzyme showed a bell-shaped pH profile. A dissection of metal usage indicated the involvement of two catalytically relevant magnesium ions for optimal activity. The DNAzyme was able to utilize manganese(II) as well as magnesium; however, with manganese it appeared to function complexed to either one or two of those cations. Titration with hexaamminecobalt(III) chloride inhibited the activity of the bipartite; this suggests that it is a metalloenzyme that utilizes metal hydroxide as a general base for activation of its nucleophile. Overall, the bipartite DNAzyme appeared to be kinetically distinct not only from the self-cleaving ribozymes but also from other in vitro-selected, RNA-cleaving deoxyribozymes, such as the 8-17, 10-23, and 614.  相似文献

Modification of a glass support with triethoxy propylaminosilane yields an active interface for the assembly of Au colloids. The colloids are imaged by AFM using a low applied load (0.5–0.7 nN). The lateral Au-colloid dimensions, 33±3 nm, deviate from the particle dimensions determined by TEM (19±2 nm) and absorption spectroscopy (15 nm). This deviation is attributed to the intrinsic curvature of the AFM tip. Application of higher loads on the tip (3 nN) results in the sweeping of Au colloids from the monolayer. The Au colloid monolayer is etched in the presence of CN. The etching proceeds by the initial coincidental etching of Au particles followed by the kinetically favored etching of particles at the edges of the etched domains. This provides means for the micro machining and the chemical manipulation of Au colloids of controlled spatial arrangement.  相似文献

Several melatonin receptors agonists (ramelteon, prolonged-release melatonin, agomelatine and tasimelteon) have recently become available for the treatment of insomnia, depression and circadian rhythms sleep-wake disorders. The efficacy and safety profiles of these compounds in the treatment of the indicated disorders are reviewed. Accumulating evidence indicates that sleep-wake disorders and co-existing medical conditions are mutually exacerbating. This understanding has now been incorporated into the new Diagnostic and Statistical Manual of Mental Disorders, 5th Edition (DSM-5). Therefore, when evaluating the risk/benefit ratio of sleep drugs, it is pertinent to also evaluate their effects on wake and comorbid condition. Beneficial effects of melatonin receptor agonists on comorbid neurological, psychiatric, cardiovascular and metabolic symptomatology beyond sleep regulation are also described. The review underlines the beneficial value of enhancing physiological sleep in comorbid conditions.  相似文献

The strong shift toward operating in global markets has posed enormous adaptation challenges for product marketing especially with regard to universality and consistency of brand design decisions. The color‐in‐product design decision is also susceptible to this global–local tension. A pharmaceutical film coating formulator supplier to leading local and global pharmaceutical companies was interested in developing a solid validated global color preference database to enable informed brand decision making for its customers. The following study reports results from a global survey that examined the color–brand attribute associations within the global pharmaceutical industry. Data were collected from a multigeography gender and age balanced sample of 2021 subjects, revealing a strikingly powerful color language comprised of universally consistent associations and local contextual patterns that are each critical to global brand decision makers within this industry. © 2011 Wiley Periodicals,Inc. A porous, homochiral titanium‐phosphonate material based on a tripodal peptide scaffold was used as a heterogeneous reaction medium for the enantioselective hydration (>99%) of styrene oxide. This titanium‐phosphonate material, which was shown to contain confined chiral spaces, was prepared by polymerization of L ‐leucine onto a tris(2‐aminoethyl)amine initiator, followed by capping with phosphonate groups and completed by non‐aqueous condensation with titanium isopropoxide. Circular dichroism confirmed that the peptide tethers yielded a secondary structure. X‐ray powder diffraction and transmission electron microscopy supported by a semi‐empirical model showed the likely formation of a porous, lamellar material that was quantified by nitrogen adsorption.  相似文献
