This paper introduces major characteristics of the single event latchup (SEL) in CMOS devices. We accomplish SEL tests for CPU and SRAM devices through the simulation by a pulse laser. The laser simulation results give the energy threshold for samples to undergo SEL. SEL current pulses are measured for CMOS devices in the latchup state, the sensitive areas in the devices are acquired, the major traits, causing large scale circuits to undergo SEL, are summarized, and the test equivalence between a pulse laser and ions is also analyzed. 相似文献

Dense bulk samples of (Ag,In)‐co‐doped Cu2SnSe3 have been prepared by a fast and one‐step method of combustion synthesis, and their thermoelectric properties have been investigated from 323 to 823 K. The experimental results show that Ag‐doping at Cu site remarkably enhances the Seebeck coefficient, reduces both electrical and thermal conductivities, and finally increases the figure of merit (ZT) value. The ZT of the Cu1.85Ag0.15SnSe3 sample reaches 0.80 at 773 K, which is improved by about 70% compared with the unadulterated sample (ZT = 0.46 at 773 K). First principle calculation indicates that Ag‐doping changes the electronic structure of Cu2SnSe3 and results in larger effective mass of carriers, thus enhancing the Seebeck coefficient and reducing the electrical conductivity. The low electrical conductivity caused by Ag‐doping can be repaired by accompanying In‐doping at Sn site, and by (Ag,In)‐co‐doping the thermoelectric properties are further promoted. The (Ag,In)‐co‐doped sample of Cu1.85Ag0.15Sn0.9In0.1Se3 shows the maximum ZT of 1.42 at 823 K, which is likely the best result for Cu2SnSe3‐based materials up to now. This work indicates that co‐doping may provide an effective solution to optimize the conflicting material properties for increasing ZT. 相似文献

激光功率密度和搭接率对马氏体不锈钢的激光冲击区的表面轮廓有较大影响.激光功率密度从3.79 GW/cm2到7.25 GW/cm2,冲击区塑性变形程度随功率密度增大而增大,当激光功率密度为6.09 GW/cm2时,冲击区塑性变形程度适中,其残余应力平均值达-569.1 MPa.搭接率试验结果表明,搭接率为33%时,可获得较大面积无挤出的激光冲击区,无挤出区域的塑性均匀,变形深度波动幅度在2μm以内,而且此搭接率下冲击区挤出面积较小,分布具有规律,便于再次冲击以降低冲击区的表面波纹度. 相似文献

为了研究基于机械喷丸(SP)、热定型工艺的激光冲击处理(LSP)对气门弹簧性能影响,利用高功率激光对不同加工工艺制造的气门弹簧内侧进行单点冲击处理,从残余应力、显微硬度和微观组织等方面分析了激光冲击强化对气门弹簧的影响。结果表明,弹簧的激光冲击强化与喷丸强化相比,效果差距不大。对基于喷丸强化的气门弹簧激光冲击处理的强化效果明显,二次喷丸下的激光冲击处理出现最大残余压应力,达到-541 MPa,经二次喷丸+热定型处理的弹簧表面显微硬度最大,达到668.4 HV。不同制造工艺制造的弹簧激光冲击强化后表面显微硬度的变化规律与冲击前基本一致。弹簧经激光冲击强化后晶粒发生细化,晶粒尺寸和强化相是提高硬度的主要原因。 相似文献

The design of highly efficient, stable, and noble‐metal‐free bifunctional electrocatalysts for overall water splitting is critical but challenging. Herein, a facile and controllable synthesis strategy for nickel–cobalt bimetal phosphide nanotubes as highly efficient electrocatalysts for overall water splitting via low‐temperature phosphorization from a bimetallic metal‐organic framework (MOF‐74) precursor is reported. By optimizing the molar ratio of Co/Ni atoms in MOF‐74, a series of Cox Niy P catalysts are synthesized, and the obtained Co4Ni1P has a rare form of nanotubes that possess similar morphology to the MOF precursor and exhibit perfect dispersal of the active sites. The nanotubes show remarkable hydrogen evolution reaction (HER) and oxygen evolution reaction (OER) catalytic performance in an alkaline electrolyte, affording a current density of 10 mA cm?2 at overpotentials of 129 mV for HER and 245 mV for OER, respectively. An electrolyzer with Co4Ni1P nanotubes as both the cathode and anode catalyst in alkaline solutions achieves a current density of 10 mA cm?2 at a voltage of 1.59 V, which is comparable to the integrated Pt/C and RuO2 counterparts and ranks among the best of the metal‐phosphide electrocatalysts reported to date. 相似文献
