The evolution of Si bulk minority carrier lifetime during the heteroepitaxial growth of III–V on Si multijunction solar cell structures via metal‐organic chemical vapor deposition (MOCVD) has been analyzed. In particular, the impact on Si lifetime resulting from the four distinct phases within the overall MOCVD‐based III–V/Si growth process were studied: (1) the Si homoepitaxial emitter/cap layer; (2) GaP heteroepitaxial nucleation; (3) bulk GaP film growth; and (4) thick GaAsyP1‐y compositionally graded metamorphic buffer growth. During Phase 1 (Si homoepitaxy), an approximately two order of magnitude reduction in the Si minority carrier lifetime was observed, from about 450 to ≤1 µs. However, following the GaP nucleation (Phase 2) and thicker film (Phase 3) growths, the lifetime was found to increase by about an order of magnitude. The thick GaAsyP1‐y graded buffer was then found to provide further recovery back to around the initial starting value. The most likely general mechanism behind the observed lifetime evolution is as follows: lifetime degradation during Si homoepitaxy because of the formation of thermally induced defects within the Si bulk, with subsequent lifetime recovery due to passivation by fast‐diffusing atomic hydrogen coming from precursor pyrolysis, especially the group‐V hydrides (PH3, AsH3), during the III–V growth. These results indicate that the MOCVD growth methodology used to create these target III–V/Si solar cell structures has a substantial and dynamic impact on the minority carrier lifetime within the Si substrate. Smart metering systems have become widespread around the world. RF mesh communication systems have contributed to the creation of smarter and more reliable power systems. This paper presents an algorithm for positioning GPRS concentrators to attain delay constraints for a ZigBee‐based mesh network. The proposed algorithm determines the number and placement of concentrators using integer linear programming and a queueing model for the given mesh network. The throughput degradation of Transport Control Protocol (TCP)/Internet Protocol (IP) networks over lossy links due to the coexistence of congestion losses and link corruption losses is very similar to the degradation of processor performance (i.e., cycle per instruction) due to control hazards in computer design. First, two types of loss events in networks with lossy links are analogous to two possibilities of a branching result in computers (taken vs. not taken). Secondly, both problems result in performance degradations in their applications, i.e., penalties (in clock cycles) in a processor, and throughput degradation (in bits per second) in a TCP/IP network. This has motivated us to apply speculative techniques (i.e., speculating on the outcome of branch predictions), used to overcome control dependencies in a processor, for throughput improvements when lossy links are involved in TCP/IP connections. The objective of this paper is to propose a cross-layer network architecture to improve the network throughput over lossy links. The system consists of protocol-level speculation based algorithms at transport layer, and protocol enhancements at middleware and network layers that provide control and performance parameters to transport layer functions. Simulation results show that, compared with prior research, our proposed system is effective in improving network throughput over lossy links, capable of handling incorrect speculations, fair for other competing flows, backward compatible with legacy networks, and relatively easy to implement. 相似文献

A ternary ordered variant of the skutterudite structure, the Co4Sn6Se6 compound, was prepared. Polycrystalline samples were prepared by a modified ceramic method. The electrical conductivity,
the Seebeck coefficient and the thermal conductivity were measured over a temperature range of 300–800 K. The undoped Co4Sn6Se6 compound was of p-type electrical conductivity and had a band gap E
g of approximately 0.6 eV. The influence of transition metal (Ni and Ru) doping on the thermoelectric properties was studied.
While the thermal conductivity was significantly lowered both for the undoped Co4Sn6Se6 compound and for the doped compounds, as compared with the Co4Sb12 binary skutterudite, the calculated ZT values were improved only slightly. 相似文献

In the present work the composition of apple liqueurs has been analysed, since the consumption of these beverages in Spain has increased during the last years. Twenty-five samples, belonging to the most representative five brands of the Spanish market have been analysed. The following determinations were carried out: alcoholic grade, total acidity, methanol, furfurol, dry extract, reducing sugars, sucrose, ash contact, macroelements (Na, K, Ca, Mg) and microelements (Cu, Fe, Mn, Zn). These parameters enable the quality evaluation of these beverages and contribute to their characterization with respect to the fruit used in their elaboration. To complete the experimental study, a BMDP 7M discriminant statistical analysis has been applied to the results obtained. The variables that best discriminate the groups have been determined and all the samples have been classified and differentiated.

Zusammenfassung Es wurde die Zusammensetzung von Apfelsaftlikören analysiert, weil diese Getränke öfter in Spanien getrunken werden. Fünfundzwanzig Proben von fünf bestimmten, spanischen Markengetränken wurden analysiert. Es wurden folgende Bestimmungen ausgeführt: Alkoholkonzentration, Gehalt an Säure, Methanol, Extrakt, Zucker, Sucrose, Asche, Macroelemente (Na, K, Ca, Mg) und Mikroelemente (Cu, Fe, Mn, Zn). Diese Parameter erlauben die Qualität dieser Getränke zu schätzen und ihre Charakterisierung auf Grund des Fruchtgehaltes. Weiterhin wurde eine BMDP 7M diskriminant-statistische Analyse der Resultate angewandt. Die diskriminant-Variablen der Gruppe wurden bestimmt und alle Proben konnten klassifiziert und unterschieden werden.相似文献

In the last few years there has been an increased production and application of aluminium foil of under 20 μm thickness all over the world. Household foil is often stored in a wet environment, where the surface is only protected against corrosion by an aluminium oxide layer produced during manufacturing. In this study it has been shown that the aluminium-water vapour reaction is greatly affected by the composition and structure of the amorphous oxide layer on the surface and this depends on the composition of base metal and on the annealing of the foil. The incubation period of aluminium hydroxide nucleation is shortened and its growth rate accelerated by alkali and alkaline earth metal cations incorporated in the oxide layer. In particular the corrosion resistance is decreased by the presence of alkali (Li) and alkaline earth metal (Mg) cations in the oxide layers. 相似文献

We present a simple efficient algorithm for the derivation of a heart rate signal from the electrocardiogram. We demonstrate that the amplitude spectrum of this heart rate signal more closely matches that of the input signal to an integral pulse frequency modulation (IPFM) model of the heart's pacemaker than do the spectra of other ECG-derived heart rate signals. The applicability of this algorithm in cross-spectral analysis between heart rate and other physiologic signals is also discussed. 相似文献
