High speed p-type SiGe modulation-doped field-effect transistors

We report on the fabrication and characterization of high-speed p-type modulation-doped field-effect transistors (MODFETs) with 0.7-μm and 1-μm gate-lengths having unity current-gain cut-off frequencies (f_T) of 9.5 GHz and 5.3 GHz, respectively. The devices were fabricated on a high hole mobility SiGe heterostructure grown by ultra-high-vacuum chemical vapor deposition (UHV-CVD). The dc maximum extrinsic transconductance (g_m) is 105 mS/mm (205 mS/mm) at room temperature (77 K) for the 0.7-μm gate length devices. The fabricated devices show good pinch-off characteristics and have a very low gate leakage current of a few μA/mm at room temperature and a few nA/mm at 77 K

Fungicidal effect of 15 disinfectants against 25 fungal contaminants commonly found in bread and cheese manufacturing.

Resistance of 19 mold and 6 yeast species to 15 commercial disinfectants was investigated by using a suspension method in which the fungicidal effect and germination time were determined at 20 degrees C. Disinfectants containing 0.5% dodecyldiethylentriaminacetic acid, 10 g of chloramine-T per 1, 2.0% formaldehyde, 0.1% potassium hydroxide, 3.0% hydrogen peroxide, or 0.3% peracetic acid were ineffective as fungicides. The fungicidal effect of quaternary ammonium compounds and chlorine compounds showed great variability between species and among the six isolates of Penicillium roqueforti var. roqueforti tested. The isolates of P roqueforti var. carneum, P. discolor, Aspergillus versicolor, and Eurotium repens examined were resistant to different quaternary ammonium compounds. Conidia and vegetative cells were killed by alcohols, whereas ascospores were resistant. Resistance of ascospores to 70% ethanol increased with age. Both P. roqueforti var. roqueforti and E. repens showed great variability of resistance within isolates of each species.

In this paper we consider the following problem: For what choice of the (p+1)-tuple of conjugacy classesC ₁,…,C _p+1 in GL(n,?),p≥2, do there exist irreducible (p+1)-tuples of matricesM _j ∈C _j such that the productM ₁,…,M _p+1 equals identity? We present the necessary and sufficient conditions for the existence of such tuples in the case whereM _j are unipotent.     

Error floor of MSK modulation in a mobile-radio channel with twoindependently fading paths

We investigate the error probability bit error rate (BER) of minimum shift keying (MSK) modulation with differential detection in a two-path fading channel without noise (error floor). We develop a new method for the computation of the BER: we show that errors occur if the phasors of the instantaneous impulse response fall into certain regions of the complex plane; then we average over the statistics of the phasors to arrive at the mean BER. With this method, we derive analytical expressions for the BER for arbitrary amplitude statistics of the paths. For the special case of two Rayleigh-fading paths with small delay, we find that the BER is proportional to the square of the mean delay spread (normalized to the bit length) if we sample between the two pulses. This proves the qualitative behavior of previous estimates, but our results allow also a more exact quantitative formulation. The quadratic dependence of the BER on the delay spread breaks down if we have one Rayleigh-fading and one Rician-fading path. We find that the bit combinations 1-11 and -11-1 do not lead to errors in the two-path model. However, additional Monte Carlo simulations show that these bit combinations do lead to errors in a three-path model
