Due to the limited capacity of solder joints in microprocessors for the higher current density (usually 103–104 A/cm2), electromigration (EM), known as the mass movement resulting from imposition of high current density, has gained extensive
attention during the last decades, specifically, the EM-induced damages in the eutectic 95.5Sn–3.8Ag–0.9Cu (e-SAC) that were
heavily used in the electronic packaging industry. In order to conquer the instable physical properties of e-SAC in the severe
service environment, composite approach was developed. One of the promising ways was intentionally incorporated metal-particles
reinforcements. In this study, the e-SAC with 1 wt% Sb particles additive was investigated under the current density of 104 A/cm2 and 120 °C the ambient temperature. Unlike the non-composite solders that had obvious formation of hillock and valley at
the anode side and cathode side, respectively. The crack initiated at the edge of the cathode interface and propagated to
the center in the Sb particle-reinforced composite solder. The Sn–Sb phase, formed near the cathode interface after the first-reflow,
blocked the movement of metal atoms/ions, but then induced the current crowding. In addition, synergistic influence of the
compressive and tensile stress caused the fracturing of the Sn–Sb phase in the solder matrix due to its brittleness and immobility. 相似文献

In order to explore the lowest attainable refrigeration temperature and improve cooling performance at temperatures around 20 K for a single-stage G-M type pulse tube cryocooler (PTC), numerical and experimental studies were performed. The National Institute of Standards and Technology (NIST) numerical model known as REGEN was applied to the simulation of a G-M type PTC for the first time. Based on the calculation results, a single-stage G-M type PTC was designed, fabricated and tested. The performance improvement of the regenerator in the temperature range of 10-80 K was investigated. The calculations predicted a lowest temperature of 10 K. A lowest temperature of 10.6 K was achieved experimentally with an input power of 7.5 kW, which is the lowest temperature ever achieved by a single-stage PTC. Further more, the cryocooler can provide a cooling power of 20 W at 20.6 K and 39.5 W at 30 K, respectively. 相似文献

Acetamide‐modified hyper‐cross‐linked resin, HCP‐HMTA‐AA, was prepared and its adsorption performance was evaluated using phenol as the adsorbate. The prepared HCP–HMTA–AA owned predominant micro/mesopores and medium polarity, making it possess a superior adsorption to phenol as compared with polystyrene (PS), chloromethylated polystyrene (CMPS), hyper‐cross‐linked polymer (HCP) and amino‐modified hyper‐cross‐linked resin (HCP–HMTA). The adsorption enthalpy was ?99.56 kJ/mol at zero fractional loading, multiple hydrogen bonding contributed to such a great adsorption enthalpy and an approximately planar hexahydric ring was formed between acetamide of HCP–HMTA–AA and phenol. The dynamic capacity of phenol on HCP–HMTA–AA was 291.3 mg/g at a feed concentration of 946.2 mg/L and a flow rate of 48 mL/h and the resin column was almost regenerated by a mixed solvent including 50% of ethanol (v/v) and 0.01 mol/L of sodium hydroxide (w/v). HCP–HMTA–AA was repeatedly used for five times and the equilibrium adsorption capacity for the five time reached 94.2% of the equilibrium adsorption capacity for the first time. © 2014 Wiley Periodicals, Inc. Five kinds of anion‐functionalized ionic liquids (ILs) with different basicity and substituent were selected, prepared and applied in the capture of SO2 from flue gas, where the concentration of SO2 is only 2000 ppm. The effect of the anion on SO2 absorption capacity, desorption residue, and available absorption capacity under 2000 ppm was investigated. The relationship between available absorption capacity and absorption enthalpy was also studied. Through a combination of thermodynamic analysis and quantum calculation, the results indicated that the effect of the cation in the IL on absorption enthalpy was significant. However, the effect of chain length in the cation was weak. Hence, a new IL with low molecular weight, [P4442][Tetz], was further designed and applied for the capture of SO2, which shows the high absorption capacity of 0.18 g SO2 per g IL and excellent reversibility for 2000 ppm SO2. © 2015 American Institute of Chemical Engineers AIChE J, 61: 2028–2034, 2015 相似文献
