Enhancement-mode Si/SiGe n-type modulation-doped transistors with a 0.5-μm-length T-gate have been fabricated. Peak transconductances of 390 mS/mm at room temperature and 520 mS/mm at 77 K have been achieved. These high values are attributable to a combination of the high quality of the material used, having a room temperature mobility of 2600 cm2/V-s at an electron sheet concentration of 1.5×1012 cm2, and an optimized layer design that minimizes the parasitic series resistance and the gate-to-channel distance  相似文献

OBJECTIVES: To compare the effects of simulated and mild actual hemorrhage on parameters used traditionally to assess hemorrhaging patients: heart rate (HR), blood pressure (BP), and Shock Index (SI = HR/systolic BP), with stroke distance (SD) measured ultrasonically as an index of cardiac stroke volume. MATERIALS and METHODS: Hemorrhage was simulated in 19 healthy volunteers by the application of graded lower-body negative pressure (LBNP) (0, -20, -40, and -60 mm Hg) to pool blood in the lower body and reduce venous return. Measurements were also made before and after a standard blood donation (450 mL) in nine healthy volunteers. MEASUREMENTS and MAIN RESULTS: SD decreased significantly and progressively from the baseline level of 23.8+/-5.7 cm (mean+/-SD) at each level of LBNP: by 3.4+/-1.9, 7.4+/-2.5, and 11.8+/-3.2 cm at LBNP of -20, -40, and -60 mm Hg, respectively. Neither HR nor SI changed significantly at the lowest level of LBNP (-20 mm Hg), but they showed progressive, significant increases thereafter. Mean BP did not change significantly at any level of LBNP. Similarly, after a controlled hemorrhage of 450 mL, SD decreased significantly by 3.3+/-1.6 cm from 22.2+/-2.8 cm, whereas HR and SI remained unchanged and mean BP increased slightly. CONCLUSION: Changes in SD may provide an earlier indication of progressive blood loss than either HR or BP alone or in combination.  相似文献

Continuous growth in demand for optical network capacity and the sudden maturation of WDM technologies have fueled the development of long-haul optical network systems that transport tens to hundreds of wavelengths per fiber, with each wavelength modulated at 10 Gb/s or more. Micro-electromechanical systems devices are recognized to be the enabling technologies to build the next-generation cost-effective and reliable high-capacity optical crossconnects. While the promises of automatically reconfigurable networks and bit-rate-independent photonic switching are bright, the endeavor to develop a high-port-count MEMS-based OXC involves overcoming challenges in MEMS design and fabrication, optical packaging, and mirror control. Due to the interdependence of many design parameters, manufacturing tolerances, and performance requirements, careful trade-offs must be made in MEMS device design as well as system design. We provide an overview of the market demand, various design trade-offs, and multidisciplinary system considerations for building reliable and manufacturable large MEMS-based OXCs  相似文献

This letter studies resistance variations of the Co salicide interconnect accompanied by various surrounding in a sub-0.13-/spl mu/m CMOS technology. Our analysis shows that, during the salicidation processes, the diffusion of Co atoms and thus salicide thickness and forms of Co salicide layer are greatly affected by the stresses from surrounding structures. Moreover, variations in resistance among the various structures could exceed 100%. Thus, these stress effects were analyzed in detail based on transmission electron microscopy micrographs of Co salicide layers accompanied by four different surrounding structures.  相似文献

This paper introduces the evolution of traditional marionette design and manipulation skills from an engineering perspective and describes a novel system developed in Nanyang Technological University, called Robotic Marionette Systems (ROMS).
