In order to reduce the thermal budget for SBT crystallization process in planer type stack cell FeRAMs, Rapid Thermal Anneal (RTA) based process for SBT thin film was investigated. Our new process is characterized by crystallization in RTA without any furnace annealing process, and includes a low temperature recovery annealing process (hereafter RTB (Reduced Thermal Budget) process). As a result of only 750C RTA for accumulated time of 60s without furnace annealing process, the sufficient ferroelectric properties were derived in comparison with that of conventional SBT thin film. In the RTB process, two approaches to improve the break down voltage were carried out. First, we used UV exposure during the baking process. By optimizing the UV assisted baking process, a high break down field due to smooth surface morphology was successfully obtained, resulting in break down field of more than 1.2 MV/cm. Secondly, ultra thin SBT films as a top few layer on the base SBT thin film were employed. After optimization of the ultra thin SBT layer thickness, a very smooth SBT surface was successfully achieved, resulting in improvement of the break down field of more than 1.1 MV/cm.  相似文献

Neodymium-modified Bi4Ti3O12, (Bi, Nd)4Ti3O12 (BNT) ferroelectric thin films have been prepared on Pt/TiOx/SiO2/Si substrates using metal-organic precursor solutions by the chemical solution deposition method. The BNT precursor films crystallized into the Bi layered perovskite Bi4Ti3O12 (BIT) as a single-phase above 600C. The synthesized BNT films revealed a random orientation having a strong 117 reflection, whereas non-substituted BIT thin films exhibited a random orientation with strong 00l diffractions. Among Bi4 – xNdxTi3O12 [x = 0.0, 0.5, 0.75, 1.0] thin films, Bi3.25Nd0.75Ti3O12 thin films showed a well-saturated P-E hysteresis loop with the highest Pr (22 C/cm2) and a low Ec (69 kV/cm) at an applied voltage of 5 V. The Nd-substitution with the optimum amount for the Bi site in the BIT structure was effective not only for promoting the 117 preferred orientation but also for improving the microstructure and ferroelectric properties of the resultant films.  相似文献

HIV-1 RT is a necessary enzyme for retroviral replication, which is the main target for antiviral therapy against AIDS. Effective anti-HIV-1 RT drugs are divided into two groups; nucleoside inhibitors (NRTI) and non-nucleoside inhibitors (NNRTI), which inhibit DNA polymerase. In this study, new DNA aptamers were isolated as anti-HIV-1 RT inhibitors. The selected DNA aptamer (WT62) presented with high affinity and inhibition against wild-type (WT) HIV-1 RT and gave a KD value of 75.10±0.29 nM and an IC50 value of 84.81±8.54 nM. Moreover, WT62 decreased the DNA polymerase function of K103 N/Y181 C double mutant (KY) HIV-1 RT by around 80 %. Furthermore, the ITC results showed that this aptamer has small binding enthalpies with both WT and KY HIV-1 RTs through which the complex might form a hydrophobic interaction or noncovalent bonding. The NMR result also suggested that the WT62 aptamer could bind with both WT and KY mutant HIV-1 RTs at the connection domain.  相似文献

Many circulating cancer-related proteins, such as fibroblast growth factors (FGFs), associate with glycosaminoglycans—particularly heparan sulfate—at the cell surface. Disaccharide analogues of heparan sulfate had previously been identified as the shortest components out of the sugars that bind to FGF-1 and FGF-2. Taking note of the typical pose of l -iduronic acid, we conceived of per-O-sulfonated analogues of such disaccharides, and devised a single-step procedure for per-O-sulfonation of unprotected sugars with concomitant 1,6-anhydro bridge formation to achieve such compounds through direct use of SO3 ⋅ Et3N as sulfonation reagent and dimethylformamide as solvent. The synthesized sugars based on the oligomaltose backbone bound FGF-1 and FGF-2 mostly at the sub-micromolar level, although the tetrasaccharide analogue achieved low-nanomolar binding with FGF-2.  相似文献

In this article, we propose a novel interconnection and damping assignment passivity-based control (IDA-PBC) design for a quarter car nonlinear active suspension system. As an energy shaping method, IDA-PBC is suitable for applying the main concept of skyhook (SH) control. In addition to the damping term, we utilize the characteristics of the energy shaping method to change the sprung and unsprung masses, thereby strengthening the vibration suppression effect. An IDA-PBC-based controller design for an active suspension system, which includes a nonlinear spring, a nonlinear damper, and mass uncertainty, is proposed. Different from most IDA-PBC applications, which tend to control the position or the velocity, our methods focus on transforming a nonlinear suspension system into a desired linear system with ideal aseismatic properties. Unlike a conventional controller using the SH control strategy, we design a virtual vehicle body and an unsprung mass in addition to the damper coefficients. By deriving the port-Hamiltonian form of the suspension system from its dynamics and rewriting it based on the relative coordinates, we obtain a feedback law that only uses the relative displacement and velocity of the suspension system. We derive the conditions for ensuring the global asymptotical stability of the suspension system and propose the guidelines for parameter selection that can guarantee robust stability against parameter uncertainties.  相似文献

To examine gender differences in hand stability, finger position and force holding tasks at low force levels were conducted with 30 male and 30 female young adults. Total fluctuation was defined as the standard deviation of measured data and fluctuation and the 10-Hz component of the physiological tremor were compared between maleand female subjects. In all tasks, the total fluctuation and the 10-Hz tremor were significantly larger in male subjects than females. On average, the fluctuation was 1.3 times larger and the 10-Hz tremor was 1.6 times larger. The results of this study suggest that women have superior hand stability compared with men at low force levels. Finger length, maximal voluntary contraction and surface electromyography were also measured and factors related to gender differences in hand stability are discussed. STATEMENT OF RELEVANCE: Hand stability is crucial for precise manual operations. This study demonstrated gender differences in hand steadiness at low force levels. Though hand dexterity cannot be explained only by hand stability, the results of this study are useful not only for occupational aptitude tests but also for neuropsychological tests.  相似文献

A 0.5‐inch Ultra Extended Graphics Array (UXGA) organic light‐emitting diodes microdisplay has been developed with 6.3 μm pixel pitch. Not only 4032 ppi high resolution but high frame rate, low power consumption, wide viewing angle, and high luminance have been achieved. In this article, we report a new particle-excitation flow control valve. The purpose of this study is the development of a particle-excitation flow control valve that can precisely control pneumatic cylinders. We have reported this flow control valve principle. The valve, driven by a PZT vibrator, has a simple lightweight structure with large flow rate. We report the relationship between the orifice arrangement and flow rate characteristics of the valve. We have designed a new prototype for the purpose of high controllability. We have measured flow-rate characteristics and confirmed the conditions necessary for continuous adjustment of flow quantity. The control valve works successfully to realize a change in flow rate.  相似文献
