The authors have fabricated 0.1-μm T-gate pseudomorphic (PM) InGaAs power high-electron-mobility transistors (HEMTs) with record power and gain performance at 94 GHz. Devices with 40-μm gate peripheries achieved 10.6-mW output power with 7.3-dB gain and 14.3% power-added efficiency (PAE). Devices with 160-μm gate peripheries achieved 62.7-mW output power with 4.0-dB gain and 13.2% PAE. The authors believe the superior performance of these devices is due to the combination of a short 0.1-μm T-gate, high-quality material, optimized device profile, and the reduction in source inductance due to source vias  相似文献

1. SDS-polyacrylamide gel electrophoresis showed some slight quantitative species-dependent differences in total non-histone chromatin proteins and nuclear phosphoproteins (phenol-soluble fraction of non-histone chromatin proteins) but no differences in the DNA-binding non-histone proteins. 2. Comparative studies on DNA and RNA content, and amino acid composition of nuclear phosphoproteins and DNA-binding non-histone proteins of pancreas demonstrated a striking similarity between the two species studied.  相似文献

A method for the detection of ascorbic acid (AA) was developed using square wave anodic stripping voltammetric (SWASV) analysis with a glassy carbon electrode (GCE). The results indicated a sensitive oxidation peak current of AA on the GCE. A linear curve was obtained within a concentration range of 1-130.0 microg/L with a preconcentration time of 270 s. The relative standard deviation of 30.0 microg/L observed was 0.1016% (n = 12) under optimum conditions. The low detection limit (S/N) was pegged at 0.30 microg/L. Results showed that the method developed can be used to assay biological and pharmaceutical samples, and food samples, as well as other materials requiring AA analyses.  相似文献

This paper presents the concept of intra-, inter- and multiple-domain service level negotiation using thecops-sls protocol. A commercial polycarbosilane (PCS) preceramic polymer has been characterised as-received and following curing under a variety of conditions. Elemental analysis, gel permeation chromatography (GPC), infra-red spectroscopy (FT-IR), simultaneous thermogravimetric analysis-differential thermal analysis (TG-DTA) and solid state nuclear magnetic resonance (NMR) have been employed. A number average molar mass of 1200 was found with a broad molar mass distribution ( / = 2.97). Elemental analysis gave an empirical formula of SiC2.2H5.3O0.3. IR and Solid state 29Si and 13C NMR spectra showed the presence of Si-O-Si, SiC4, SiC3H, Si-Si, Si-CH3 and Si-CH2 groups. Simultaneous TG-DTA performed under an argon flow showed that there was a weight gain which started at approximately 240 °C. DTA showed an exotherm starting at this temperature showing that there was oxidation of the polymer even in an inert atmosphere. This is perhaps due to the oxygen in the PCS and there may also be some impurities in the inert atmosphere. Evidently the PCS is very sensitive to oxygen. Above 500 °C, weight loss dominated although the exotherm continued to approximately 700 °C. The effect of heating rate and dwell time at 200 °C on the changes in the chemical composition during curing have been explored using IR and solid state NMR spectroscopies, and elemental analysis. The longer the cure time the higher was the weight gain and greater was the extent of the oxidation reactions. Elemental analysis showed that the ratio of H and C to Si decreased with holding time at the cure-temperature while the amount of oxygen increased. Use of a higher heating rate resulted in a lower weight gain when the same holding time was used. From this it is clear that curing starts below the holding temperature.  相似文献

Two-Mode Adaptive Fuzzy Control With Approximation Error Estimator   总被引:1,自引:0,他引:1  
In this paper, we propose a two-mode adaptive fuzzy controller with approximation error estimator. In the learning mode, the controller employs some modified adaptive laws to tune the fuzzy system parameters and an approximation error estimator to compensate for the inherent approximation error. In the operating mode, the fuzzy system parameters are fixed, only the estimator is updated online. Mathematically, we show that the closed-loop system is stable in the sense that all the variables are bounded in both modes. We also establish mathematical bounds on the tracking error, state vector, control signal and the RMS error. Using these bounds, we show that controller's design parameters can be chosen to achieve desired control performance. After that, an algorithm to automatically switch the controller between two modes is presented. Finally, simulation studies of an inverted pendulum system and a Chua's chaotic circuit demonstrate the usefulness of the proposed controller.  相似文献

Software products are usually developed for either a specific customer (bespoke) or a broader market (market-driven). Due to their characteristic, bespoke and market-driven development face different challenges, especially concerning requirements engineering. Many challenges are caused by an inadequate requirements engineering process, and hence there is a need for process improvement frameworks based on empirical research and industry needs. In a previous article we introduced Uni-REPM, a lightweight requirements engineering process assessment framework based on a review of empirically motivated practices in market-driven and bespoke requirements engineering literature. In this article, we validate this framework in academia as well as industry, in order to prepare Uni-REPM for widespread industry use. We conduct two validations; a static validation based on interviews with seven academic experts and a dynamic validation where Uni-REPM is applied in four industrial organisations. Uni-REPM is refined according to the feedback obtained in the validations. The study shows that Uni-REPM is a quick, simple, and cost-effective solution to assess the maturity level of the requirements engineering process of projects. Moreover, the assessment method using checklists is highly usable and applicable in various international development environments.  相似文献

This paper considers the design of low-order unknown input functional observers for robust fault detection and isolation of a class of nonlinear Lipschitz systems subject to unknown inputs. The proposed functional observers can be used to generate residual signals to detect and isolate actuator faults. By using the generalized inverse approach, the effect of the unknown inputs can be decoupled completely from the residual signals. Conditions for the existence and stability of reduced-order unknown input functional observer are derived. A design procedure for the generation of residual signals to detect and isolate actuator faults is presented using the proposed unknown-input observer-based approach. A numerical example is given to illustrate the proposed fault diagnosis scheme in nonlinear systems subject to unknown inputs.  相似文献
