An estimate has been made of the feasibility of a metallurgical purification process, the NEDO (New Energy and Industrial Technology Development Organization) melt‐purification process, for manufacturing solar‐grade silicon from metallurgical‐grade silicon. Equipment has been developed to pilot manufacturing plant scale. The system comprises an electron‐beam furnace for phosphorus removal and a plasma furnace for boron removal. Each furnace has a mold for directional solidification to remove metallic impurities. The concentration of each impurity in the silicon ingot purified through the whole process satisfied the solar‐grade level. The Solar‐grade silicon produced showed p‐type polarity and resistivity within the range 0·5–1·5 Ω cm. Copyright © 2001 John Wiley & Sons, Ltd.  相似文献

In measurements of rocket-triggered lightning current and voltage performed between 1986 and 1995 on the mountain top of Okushishiku in the Kanazawa area, the authors succeeded in artificially inducing winter lightning to arresters. Using the data obtained from those measurements, we analyzed the energy absorption characteristics of surge arresters, such as are installed on every transmission line tower for three phrases, by EMTP. The energy withstand capability of an individual arrester was verified to be approximately the same as the expected value. The analysis results for the energy share of each arrester connected in parallel showed that the usual light duty arresters installed on every tower have the possibility to be able to absorb extreme winter lightning energy even if the lightning hits the power line directly. © 1998 Scripta Technica. We studied morphology of GaAs surfaces and the transport properties of two-dimensional electron gas (2DEG) on vicinal (111)B planes. Multi-atomic steps (MASs) are found on the vicinal (111)B facet grown by molecular beam epitaxy, which will affect electron transport on the facet. We also studied how the morphology of GaAs epilayers on vicinal (111)B substrates depends on growth conditions, especially on the As4 flux. The uniformity of MASs on the substrates have been improved and smooth surfaces were obtained when the GaAs was grown with high As4 flux, providing step periodicity of 20 nm. The channel resistance of the 2DEG perpendicular to the MASs is reduced drastically with this smooth morphology. These findings are valuable not only for fabricating quantum devices on the (111)B facets but also those on the vicinal (111)B substrates.  相似文献

DFB lasers operating at 1.3 /spl mu/m with gain-coupling structure show single-mode operation over a wide temperature range of -20/spl sim/85/spl deg/C and up to a high power of 130 mW. These lasers have InAsP absorptive grating, which can be formed by a substantially simplified fabrication process, involving annealing a corrugated InP substrate in an atmosphere of mixed arsine and phosphine.  相似文献

The operational mechanism of the charge modulation device (CMD) as an image sensor is presented. A newly developed device simulator, the transistor analysis program for imagers calculating non-steady-state equations (TRINE) is used in this analysis. Comparison of the calculated results with measured data shows that the model predictions are consistent with measured electrical and optical characteristics within a range of 20%. The operational mechanism has been clarified, and the accuracy of the method proves that it is effective in quantitative device design. A charge modulation device (CMD) imager with pixel dimensions of 7.3 μm(H)×7.6 μm(V) was designed, fabricated, and examined. These pixel dimensions are suitable for an HDTV imager with a 1-in image format. The optical aperture ratio is 34%. The effective number of pixels in the imager is 660 horizontal and 492 vertical. The saturation signal current is 17 μA/pixel at an exposure of 1 lx-s with good linearity of photoconversion characteristics. The peak of its spectral response occurs at a wavelength of 575 nm. The blooming suppression ratio of the CMD was measured to be -122 dB. The sensor produces a high-quality image with no degradation in spatial resolution and no image lag. These features show that the CMD imager is eminently suitable for a further high-resolution imager sensor  相似文献

The homomorphic filtering method is described for the detection and quantitation of left-to-right shunts from radionuclide angiocardiography. First, the method is investigated theoreticatly and numerically using a realistic model with systemic recirculation. It is demonstrated that even in a noisy situation the shunt flow fraction can be relatively well estimated, if only the characteristics of the fiters used are suitable. Second, the method is applied to real data, i.e., the pulmonary time-activity curves from radionucUde anglocardiography. The presence or absence of a left-to-right shunt is determined using the ratio AT/MTT. The pulmonary-to-systemic flow ratios calculated from the areas of the two decomposed curves are compared with those from oximetry at cardiac catheterization. Good agreement between the Qp/Qs ratios calculated by oximetry and radionucUide angiocardiography is obtained.  相似文献

A quantitative approach for correction of background counts is described for determination of the left ventricular ejection fraction from first-pass radionuclide angiocardiography. First, the method is investigated theoretically and numerically using a mathematical model. It is demonstrated that the ejection fraction can be estimated relatively well, even in a noisy situation. Second, the method is applied to the left ventricular time-activity curves from two different regions of interest, the carefully selected and the laxly selected, and these are compared to each other. Good agreement (correlation coefficient = 0.96) for 20 patients was obtained between the ejection fractions from the carefully selected region of interest and those from the laxly selected one.  相似文献

A new ceramic dental mold can cast excellent Ti restoratives by controlling expansion due to the oxidation of additive metal particles. The packing structure of the metal and aggregate particles in the mold can be considered a function of the size distribution of the aggregate grains. An investigation of the expansion mechanism reveals three different relationships of void fraction versus linear thermal expansion for the molds at the high temperature under which oxidation of the metal particles occurs. Room-temperature casting, favorable for making high-quality Ti restoratives, can also be achieved by precisely controlling both the amount of additive metal powder and the compositional distribution of aggregate grain sizes in the mold.  相似文献

Strength Analysis of Yttria-Stabilized Tetragonal Zirconia Polycrystals   总被引:2,自引:0,他引:2  
Tensile strength of Y2O3-stabilized ZrO2 polycrystals (Y-TZP) was measured by a newly developed tensile testing method with a rectangular bar. The tensile strength of Y-TZP was lower than that of the three-point bend strength, and the shape of the tensile strength distribution was quite different from that of the three-point bend strength distribution. It was difficult to predict the distribution curve of the tensile strength using the data of the three-point bend strength by one-modal Weibull distribution. The distribution of the tensile strength was analyzed by two- or three-model Weibull distribution coupled with an analysis of fracture origins. The distribution curve of the three-point bend strength which was estimated by multimodal Weibull distribution agreed favorably with that of the measured three-point bend strength values. A two-modal Weibull distribution function was formulated approximately from the distributions of the tensile and three-point bend strengths, and the estimated two-modal Weibull distribution function for the four-point bend strength agreed well with the measured four-point bend strength.  相似文献
