It has been reported that high-temperature (~1100°C) N2 O-annealed oxide can block boron penetration from poly-Si gates to the silicon substrate. However, this high-temperature step may be inappropriate for the low thermal budgets required of deep-submicron ULSI MOSFETs. Low-temperature (900~950°C) N2O-annealed gate oxide is also a good barrier to boron penetration. For the first time, the change in channel doping profile due to compensation of arsenic and boron ionized impurities was resolved using MOS C-V measurement techniques. It was found that the higher the nitrogen concentration incorporated at Si/SiO2 interface, the more effective is the suppression of boron penetration. The experimental results also suggest that, for 60~110 Å gate oxides, a certain amount of nitrogen (~2.2%) incorporated near the Si/SiO2 interface is essential to effectively prevent boron diffusing into the underlying silicon substrate 相似文献

The synthesis of a p‐toluidine/formaldehyde (PTF) resin was performed, and the effects of the molar ratio of the individual monomers and the polymerization conditions on the structure of the PTF resin were studied. Fourier transform infrared and 13C‐NMR spectra were used to characterize the PTF. Wide‐angle X‐ray diffraction patterns revealed the crystalline structures of various PTFs. Polarized optical microscopy revealed that the molar ratio of the monomers had a strong effect on the crystalline morphologies. A longer polymerization time turned out a polymer with a higher intrinsic viscosity and molecular weight, which led to differences in the proton conductivity. All of the PTFs showed a higher proton conductivity than a commercial Nafion membrane at 90–100°C and 0% relative humidity. The proton conductivity of the PTF series could be improved by sulfonation with sulfuric acid and could be maintained after blending with polyurethane. Pure methanol could be used as a fuel source because of the insolubility and nonwetting properties of PTF in methanol to increase the output current density for a PTF membrane electrode assembly. © 2007 Wiley Periodicals, Inc. In this letter, we examined whether the parasitic bipolar junction transistors (BJTs) in the MOSFET fabricated by the standard CMOS process can play a role as a fluorescence detector. To suppress the action of two vertical parasitic BJTs, the gate and n-well were tied in the parasitic BJTs, and the body node was connected to the drain. The proposed device was compared with the inherent and the parasitic diodes in the MOSFET. It had 100 times higher photocurrents than the diodes in the MOSFET. In addition, it was applied for the detection of the fluorescent signal, and could detect near 10 nM of Alexa 546. Therefore, CMOS-process-compatible parasitic BJTs can be used as a photodetector in an integrated fluorescence detector. 相似文献

Many video service sites headed by YouTube know what content requires copyright protection. However, they lack a copyright
protection system that automatically distinguishes whether uploaded videos contain legal or illegal content. Existing protection
techniques use content-based retrieval methods that compare the features of video. However, if the video encoding has changed
in resolution, bit-rate or codec, these techniques do not perform well. Thus, this paper proposes a novel video matching algorithm
even if the type of encoding has changed. We also suggest an intelligent copyright protection system using the proposed algorithm.
This can serve to automatically prevent the uploading of illegal content. The proposed method has represented the accuracy
of 97% with searching algorithm in video-matching experiments and 98.62% with automation algorithm in copyright-protection
experiments. Therefore, this system could form a core technology that identifies illegal content and automatically excludes

Morphology and geometry of melted zones, cooling rates, microstructure and microhardness in the laser-glazed Fe-4%C-10%Sn alloy have been investigated. The computer simulation on the basis of the moving gaussian source model was used successfully to predict the maximum width and depth of the melted zone and the cooling rate. The microstructure from the surface to the bottom of the laser-melted zone is a non-crystalline phase, dendritic grains and a microcrystalline zone successively. Values of the averaged-spacing of the non-crystalline phase are 0.2056 and 0.1219nm, respectively; twinned martensites, having an axial ratioc/a of 1.128, existed in dendritic grains, and carbides of Fe3 C at the interdendritic regions; the microcrystalline zone was composed of -Fe and a new bet (a=0.415 nm,c=0.955 nm) phase. The different microstructure in the melted zone can be explained by the results of the heat flow calculation. A fine eutectic structure (-Fe + Fe3C) was observed in heat-affected zones. Microhardness of the eutectic structure can be predicted by the empirical relation of fracture stress to the interlamellar spacing of pearlite. 相似文献

A continuous stabilization and carbonization process was used to prepare polyacrylonitrile (PAN)-based carbon fibers. The stepwise stabilization of PAN fibers was tried at various temperatures. The effect of stepwise stabilization on the physical properties and microstructure of the final carbon fibers is reported in this article. The fixed temperature in stepwise stabilization is kept below the fusion temperature of PAN precursors to avoid overstabilization of the fibers. The optimum stepwise stabilization process not only increases the amount of ladder polymer in stabilized fiber but also improves the physical and mechanical properties of the resultant carbon fibers. The formation of closed pores from open pores in carbon fiber occurs at 1100°C, but the formation of closed pores occurs at 200°C lower for carbon fiber developed from overstabilized fiber. The effect of continuous stepwise stabilization on the properties of resulting stabilized fibers and the variation in physical properties, element composition, and microstructure of carbon fibers during the carbonization process are also reported in this article. 相似文献

Particulate pollution has raised serious concerns regarding its potential impacts on human health in developing countries. However, much less attention has been paid to the threat of haze particles to machinery and industry. By employing a state-of-the-art in situ scanning electron microscope compression testing technique, we demonstrate that iron-rich and fly ash haze particles, which account for nearly 70% of the total micron-sized spherical haze particles, are strong enough to generate abrasive damage to most engineering alloys, and therefore can generate significant scratch damage to moving contacting surfaces in high precision machineries.
