The quantum efficiency of negative and positive luminescence in binary type-II InAs-GaSb superlattice photodiodes has been investigated in the midinfrared spectral range around the 5-/spl mu/m wavelength. The negative luminescence efficiency is nearly independent on temperature in the entire range from 220 to 325 K. For infrared diodes with a 2-/spl mu/m absorbing layer, processed without anti-reflection coating, a negative luminescence efficiency of 45% is found, indicating very efficient minority carrier extraction. The temperature dependent measurements of the quantum efficiency of the positive luminescence enables for the determination of the capture cross section of the Shockley-Read-Hall centers involved in the competing nonradiative recombination.  相似文献

Most high-resolution (HR) direction-of-arrival (DOA) estimation schemes require the extraction of a low-dimensional subspace: a task that takes O(N3) flops for an order S matrix. Different techniques have been recently proposed to reduce this computational load. For those working on blocks of data, the number of flops required is generally O(N2P), where P, which is the dimension of the subspace (the number of sources), is often quite small as compared with N, which is the number of sensors. The method we propose is a HR technique that requires O(NP2)+O(P3) flops, i.e., that is linear in the number of sensors. The price to be paid for this drastic computational saving is a reduction in performance. Although the Cramer-Rao lower bound (CRLB) on the variance of the direction estimates is of the order T-1 N-3 (with T the number of snapshots), this variance is of order T-1 N-2 for the proposed procedure. The idea behind the method is to apply a Pisarenko method to a rectangular matrix extracted from the Toeplerized estimated covariance matrix, and it is this Toeplerization that allows preservation of the O(T-1 N-2) level of performance  相似文献

Investigation of quality of movement data, due to their spatio-temporal nature, requires consideration from multiple perspectives at different scales. This paper describes a method for registering and visualizing in real-time the results of transcranial magnetic stimulations (TMS) in physical space on the corresponding anatomical locations in MR images of the brain. The method proceeds in three main steps. First, the patient scalp is digitized in physical space with a magnetic-field digitizer, following a specific digitization pattern. Second, a registration process minimizes the mean square distance between those points and a segmented scalp surface extracted from the magnetic resonance image. Following this registration, the physician can follow the change in coil position in real-time through the visualization interface and adjust the coil position to the desired anatomical location. Third, amplitude of motor evoked potentials can be projected onto the segmented brain in order to create functional brain maps. The registration has subpixel accuracy in a study with simulated data, while we obtain a point to surface root-mean-square error of 1.17+/-0.38 mm in a 24 subject study.  相似文献

The p-type doping of Hg1−xCdxTe (MCT) has proven to be a significant challenge in present day MCT-based detector technology. One of the most promising acceptor candidates, arsenic, behaves as an amphoteric dopant which can be activated as an acceptor during Hg-rich, low temperature annealing of as-grown molecular beam epitaxy (MBE) samples. This study focuses on developing an understanding of the microscopic behavior of arsenic incorporation during MBE growth. In particular, the question of whether arsenic incorporates as individual As atoms, as As2 dimers, or as As4 tetramers is addressed for MBE growth with an As4 source. A quasithermodynamical model is employed to describe the MCT growth and As incorporation, with parameters fitted to an extensive database of samples grown at the Microphysics Laboratory. The best fits for growth temperatures between 175 and 185°C are obtained for arsenic incorporation as As4 or possibly as As4 clusters, with lower probabilities for As2 and individual As atoms. Based on these results, we investigate the relaxed atomic configurations of As4 and As2 in bulk HgTe by ab initio total energy calculations. The calculations are performed in the pseudopotential density-functional framework within the local density approximation, employing supercells with periodic boundary conditions. The lattice distortions due to As4 and As2 in bulk HgTe are predicted to be modest due to the small size of these arsenic clusters.  相似文献

The fabrication of 2D systems for electronic devices is not straightforward, with top‐down low‐yield methods often employed leading to irregular nanostructures and lower quality devices. Here, a simple and reproducible method to trigger self‐assembly of arrays of high aspect‐ratio chiral copper heterostructures templated by the structural anisotropy in black phosphorus (BP) nanosheets is presented. Using quantitative atomic resolution aberration‐corrected scanning transmission electron microscopy imaging, in situ heating transmission electron microscopy and electron energy‐loss spectroscopy arrays of heterostructures forming at speeds exceeding 100 nm s?1 and displaying long‐range order over micrometers are observed. The controlled instigation of the self‐assembly of the Cu heterostructures embedded in BP is achieved using conventional electron beam lithography combined with site specific placement of Cu nanoparticles. Density functional theory calculations are used to investigate the atomic structure and suggest a metallic nature of the Cu heterostructures grown in BP. The findings of this new hybrid material with unique dimensionality, chirality, and metallic nature and its triggered self‐assembly open new and exciting opportunities for next generation, self‐assembling devices.  相似文献

The degree of charge transfer in thin films of organic charge transfer (CT)-complexes, which are deposited via thermal evaporation, is examined via infrared-spectroscopy. We demonstrate a linear relationship between the shift in the excitation energy of the CN-stretching mode of CT-complexes with the acceptor 7,7,8,8-tetracyanoquinodimethane (TCNQ) and the charge transfer. The measured correlation corresponds very well with DFT calculations. For Na-TCNQ we observe a splitting in the peak of the CN-stretching mode, which can be explained by the coupling of two modes and was confirmed by the calculations. In CT-complexes with partial charge transfer the appearance of an electronic excitation is demonstrated.  相似文献
