An unexpected rapid anneal of electrically active defects in an ultrathin (15.5 nm) polar polyimide film at and below glass transition temperature (Tg) is reported. The polar polymer is the gate dielectric of a thin‐film‐transistor. Gate leakage current density (Jg) through the polymer initially increases with temperature, as expected, but decreases rapidly at Tg ? 60 °C. After ≈2 min at Tg, the leakage is reduced by nearly three orders of magnitude. A concomitant observation is that the drain current (Id)–gate voltage (Vg) hysteresis decreases with temperature, reaching zero at nearly the same temperature at which Jg collapses. As Jg drops further, the drain current hysteresis increases again but in the opposite direction. This combination strongly supports the interpretation of rapid defect annealing.  相似文献

This paper addresses the design and analysis of a zero-current-switched (ZCS) bidirectional flyback dc/dc converter. The converter is based on extending a previously developed unidirectional ZCS flyback converter and replacing the output diode with a controlled switch, which acts as either a rectifier or a power control switch in the corresponding power flow direction. By adding an auxiliary winding in the coupled inductor, a switch, and a capacitor, the hard-switching design is converted into a soft-switching one. The technique utilizes the leakage inductance of the flyback coupled inductor to create zero-current-switching conditions for all switches in both power flow directions, leading to reduced switching losses, stresses, and electromagnetic interference. The operating principles of the converter and experimental results have been presented.  相似文献

The process windows are presented for low-temperature Au wire bonding on Au/Ni/Cu bond pads of varying Au-layer thicknesses metallized on an organic FR-4 printed circuit board (PCB). Three different plating techniques were used to deposit the Au layers: electrolytic plating, immersion plating, and immersion plating followed by electrolytic plating. Wide ranges of wire bond force, bond power, and bond-pad temperature were used to identify the combination of these processing parameters that can produce good wire bonds, allowing the construction of process windows. The criterion for successful bonds is no peel off for all 20 wires tested. The wire pull strengths and wire deformation ratios are measured to evaluate the bond quality after a successful wire bond. Elemental and surface characterization techniques were used to evaluate the bond-pad surfaces and are correlated to wire bondability and wire pull strength. Based on the process windows along with the pull strength data, the bond-pad metallization and bonding conditions can be further optimized for improved wire bondability and product yields. The wire bondability of the electrolytic bond pad increased with Au-layer thickness. The bond pad with an Au-layer thickness of 0.7 μm displayed the highest bondability for all bonding conditions used. The bondability of immersion bond pads was comparable to electrolytic bond pads with a similar Au thickness. Although a high temperature was beneficial to wire bondability with a wide process window, it did not improve the bond quality as measured by wire pull strength.  相似文献

The ability to maximize service quality while minimizing cost is very important to service-oriented businesses, such as lorry leasing. Very often, the ability to consistently offer higher quality service is the main differentiating factor between a business and its competitors. For lorry leasing businesses, service quality and cost are directly related to how resources-vehicles, cranes, and drivers-are allocated to jobs. The ability to assign the right combination of resources is crucial to daily operations. This paper presents how we modeled this assignment problem as a constraint-satisfaction problem (CSP) and implemented using constraint programming (CP) with an algorithm that we call the crane-lorry optimizing engine (CLOE). CLOE was implemented for the largest crane-lorry company in Hong Kong. Furthermore, plans are generated within seconds compared to close to an hour if done manually. All necessary constraints and criteria are considered systematically. We have experimented with many different types of search heuristics and have analyzed their effects on plan quality. We have found that by considering both the experience of the crane-lorry-driver combination and maximizing on the order assignment, we were able to generate plans that were significantly better than those produced by human planners, and within a substantially shorter time. Although the use of constraint-based assignment techniques is still limited in the vehicle leasing industry, we hope our combination of automated assignment with Internet portal technology that streamlines business-to-business, business-to-consumer, and business-to-employee communications can excite interest in this area  相似文献

A 1-V switched-capacitor (SC) quadrature IF circuitry for Bluetooth receivers is demonstrated using switched-opamp technique. To achieve double power efficiency while maintaining low sensitivity to finite opamp gain effects for the SC IF circuitry, half-delay integrator-based filters and /spl Sigma//spl Delta/ modulator have been proposed. The proposed quadrature IF circuitry employs a seventh-order IF filter for channel selection and a third-order /spl Sigma//spl Delta/ modulator for analog-to-digital conversion. A noise-shaping extension technique is employed to enhance the resolution of the low-pass /spl Sigma//spl Delta/ modulator by 16 dB while operating at the same oversampling ratio and power consumption. At a 1-V supply, the quadrature IF circuitry achieves a measured IIP3 of -3 dBm at a nominal gain of 24 dB with a 48-dB variable gain control while consuming a total power dissipation of 3.5 mW.  相似文献

Direct additive fabrication of thin‐film electronics using a high‐mobility, wide‐bandgap amorphous oxide semiconductor (AOS) can pave the way for integration of efficient power circuits with digital electronics. For power rectifiers, vertical thin‐film diodes (V‐TFDs) offer superior efficiency and higher frequency operation compared to lateral thin‐film transistors (TFTs). However, the AOS V‐TFDs reported so far require additional fabrication steps and generally suffer from low voltage handling capability. Here, these challenges are overcome by exploiting in situ reactions of molybdenum (Mo) during the solution‐process deposition of amorphous zinc tin oxide film. The oxidation of Mo forms the rectifying contact of the V‐TFD, while the simultaneous diffusion of Mo increases the diode's voltage range of operation. The resulting V‐TFDs are demonstrated in a full‐wave rectifier for wireless energy harvesting from a commercial radio‐frequency identification reader. Finally, by using the same Mo film for V‐TFD rectifying contacts and TFT gate electrodes, this process allows simultaneous fabrication of both devices without any additional steps. The integration of TFTs alongside V‐TFDs opens a new fabrication route for future low‐cost and large‐area thin‐film circuitry with embedded power management.  相似文献

An analytical model of the time-dependent currents of a plasma allows the determination of the physical mechanisms and dependencies of charging damage in Plasma Immersion Ion Implantation (PIII). From the model, we determine that the plasma requires several ms to equilibrate after the application of an implantation voltage pulse. Although the individual pulses only change the surface potential by a fraction of a volt, the long equilibration time means that the pulse repetition rate perturbs the time-averaged surface potential. A physical relation describing the dependence of the time-averaged surface potential on plasma and voltage bias parameters predicts that a shorter pulse width, lower electron temperature, and rectangular pulse shape maximizes the allowable implantation rate and minimizes the charging damage. For a given pulse shape and plasma condition, a maximum pulse repetition rate exists. Beyond this threshold frequency, the oxide fails because the oxide field exceeds its breakdown value. Experimental results corroborate the simulation's predictions, showing the dependence of the pulsing repetition rate on charging damage  相似文献

This paper describes a system capable of classifying stochastic self-affine nonstationary signals produced by nonlinear systems. The classification and the analysis of these signals are important because these are generated by many real-world processes. The first stage of the signal classification process entails the transformation of the signal into the multifractal dimension domain, through the computation of the variance fractal dimension trajectory (VFDT). Features can then be extracted from the VFDT using a Kohonen self-organizing feature map. The second stage involves the use of a complex domain neural network and a probabilistic neural network to determine the class of a signal based on these extracted features. The results of this paper show that these techniques can be successful in creating a classification system which can obtain correct classification rates of about 87% when performing classification of such signals without knowing the number of classes.  相似文献

Cobalt disilicide is grown epitaxially on (100) Si from a 15 nm Co/2 nm Ti bilayer by rapid thermal annealing (RTA) at 900°C. Polycrystalline CoSi2 is grown on (100) Si using a 15 nm Co layer and the same annealing condition. Silicide/p+-Si/n-Si diodes are made using the silicide as dopant source:11B+ ions are implanted at 3.5–7.5 kV and activated by RTA at 600–900°C. Shallow junctions with total junction depth (silicide plus p+ region) measured by high-resolution secondaryion mass spectroscopy of 100 nm are fabricated. Areal leakage current densities of 13 nA/cm2 and 2 nA/cm2 at a reverse bias of -5V are obtained for the epitaxial silicide and polycrystalline silicide junctions, respectively, after 700°C post-implant annealing.  相似文献

Recent years have witnessed an explosive growth in multimedia streaming applications over the Internet. Notably, Content Delivery Networks (CDN) and Peer-to-Peer (P2P) networks have emerged as two effective paradigms for delivering multimedia contents over the Internet. One salient feature shared between these two networks is the inherent support for path diversity streaming where a receiver receives multiple streams simultaneously on different network paths as a result of having multiple senders. In this paper, we propose a network coding framework for efficient video streaming in CDNs and P2P networks in which, multiple servers/peers are employed to simultaneously stream a video to a single receiver. We show that network coding techniques can (a) eliminate the need for tight synchronization between the senders, (b) be integrated easily with TCP, and (c) reduce server’s storage in CDN settings. Importantly, we propose the Hierarchical Network Coding (HNC) technique to be used with scalable video bit stream to combat bandwidth fluctuation on the Internet. Simulations demonstrate that under certain scenarios, our proposed network coding techniques can result in bandwidth saving up to 60% over the traditional schemes.  相似文献
