In order to improve device robustness of buried-stripe type 980-nm laser diodes against excess current injection even under high temperature operation, we have introduced a current injection window delineated by a SiNx layer to suppress current injection near the facets. The devices showed complete thermal rollover characteristics at temperatures up to 150°C with 800-mA continuous-wave current injection while devices without the layer failed due to front facet degradation during high temperature tests. We think the improvement of device robustness with a SiNx layer is attributable to suppression of nonradiative recombination of carriers overflowing from the active layers near the facet and to reduced light absorption at the facet brought about by suppression of carrier-induced bandgap shrinkage  相似文献

Developments of the high field ESR system in Kobe University is presented. Using Gunn oscillators and backward traveling oscillators (BWO), we can cover the frequency region from 30 to 1183.6 GHz with the use of InSb detector. Pulsed magnetic field up to 30 T is available and we are now trying to extend the field up to 40 T. Temperature range is from 1.8 to 300 K. Using this system, we studied S=1/2 ladder like system Cu2(C5H12N2)2Cl4, and found a new magnetic transition at 10.1 T at 1.8 K. The temperature dependence of ESR in Cu2(C5H12N2)2CI4 shows g-shift below 8 K which corresponds to the maximum of the magnetic susceptibility. The g-shift below 8 K suggests the increase of the quantum fluctuation in the system, and the role of the quantum fluctuation in Cu2(C5H12N2)2CI4 is discussed.  相似文献

A standard deviate observer (SDO) has been formulated that can predict the average color mismatches of metameric color pairs by 20 Stiles' observers. A nonlinear optimization technique, rather than a statistical analysis, has been employed to derive it. The dyeing process for a cellulose membrane–direct dye system is analyzed based on a parallel transport mechanism of surface and pore diffusion with Freundlich isotherm. Numerical solutions were obtained in order to clarify how the surface and pore diffusion resistances affect the uptake curve. The numerical solutions were also compared with an analytical solution for surface diffusion control to establish the range where the analytical solution can be considered as an acceptable approximation. The uptake curves in the cellulose membrane-chromophore (C.I. Direct Yellow 12) system in the presence of inorganic electrolyte were measured. The rate of adsorption and the maximum amount of adsorption increased with an increase in the concentration of those electrolytes. The rate of adsorption was approximately controlled by the surface diffusion rather than by pore diffusion. The surface diffusivities of the dye were little affected by either the concentration and or nature of the electrolyte.  相似文献

An extracellular exoinulinase from the filamentous fungus Penicillium sp. strain TN-88 has a 14-fold higher specific activity of 743 U/mg toward inulin than its equivalent from the Aspergillus niger strain 12 and possesses an internal 157-amino-acid sequence whose corresponding region is absent in the A. niger enzyme. On the basis of sequence alignment, the internal region D' encoding the 157-amino-acid sequence in the Penicillium exoinulinase gene inuD cDNA was inserted into the site between the nucleotides 897 and 898 of the A. niger exoinulinase gene inuE cDNA. The resultant inuE::D' fusion was expressed in the methylotrophic yeast Pichia pastoris. The K(m) value of the secreted hybrid enzyme InuE::D' for inulin hydrolysis was about 1/15 that of the A. niger InuE, whereas its k(cat) value did not differ greatly from that of the InuE. These observations indicate that the Penicillium exoinulinase has evolved by the horizontal transfer and integration of a relevant DNA segment and that the internal sequence D' functions as an additional noncatalytic inulin-affinity region.  相似文献

Coagulation and vascular abnormalities were studied in 4 patients with Crow-Fukase syndrome (CFS or POEMS) to understand the pathophysiology. Fibrinogen, fibrinopeptide A, and thrombin-antithrombin complexes (TAT) increased in sera during active phase of CFS. In nerves of 2 untreated cases, the endothelium of small vessels was immunohistochemically stained with antithrombin III antibody, which indicates the existence of TAT. HLA-DR+ inflammatory cell infiltrate surrounded these vessels. Blood-nerve barrier opening was suggested by strong immunoglobulin staining in the endoneurium. More than 50% of endoneurial blood vessels had narrowed or closed lumina with thick basement membranes. Endothelial cell abnormality and chronic intravascular coagulation may play an important role in the pathogenesis of CFS, in addition to a still unknown demyelinating factor. Refractory cases responded to combined treatment of prednisolone, human leukocyte interferon, and antithrombin drug.  相似文献
