Verification was sought for the memory operation of a single transistor type ferroelectric random access memory (1T type FeRAM) with a circuit model for a memory cell transistor combined with a precharged capacitive decoupling sensing scheme. The wiring scheme of the 1T type FeRAM array was also proposed based on the operation of the fabricated memory cell transistor. As a result, the memory operation of 1T type FeRAM was confirmed at a low current level with high sensing speed and no reference cell, and the design and verification of the full chip were achieved. 相似文献

This paper describes elastic–plastic crack growth resistance simulation in a ceramic/metal functionally graded material (FGM)
under mode I loading conditions using cohesive zone and modified boundary layer (MBL) models. For this purpose, we first explore
the applicability of two existing, phenomenological cohesive zone models for FGMs. Based on these investigations, we propose
a new cohesive zone model. Then, we perform crack growth simulations for TiB/Ti FGM SE(B) and SE(T) specimens using the three
cohesive zone models mentioned above. The crack growth resistance of the FGM is characterized by the J-integral. These results show that the two existing cohesive zone models overestimate the actual J value, whereas the model proposed in the present study closely captures the actual fracture and crack growth behaviors of
the FGM. Finally, the cohesive zone models are employed in conjunction with the MBL model. The two existing cohesive zone
models fail to produce the desired K–T stress field for the MBL model. On the other hand, the proposed cohesive zone model yields the desired K–T stress field for the MBL model, and thus yields J
R

The optical property was studied on the Si0.8Ge0.2/Si strained multiple quantum well (MQW) structure grown using ultra-high vacuum chemical vapor deposition (UHV-CVD). Three peaks are observed in Raman spectrum, which are located at about 510, 410, and 300 cm−1, corresponding to the vibration of Si–Si, Si–Ge, and Ge–Ge phonons, respectively. The photoluminescence (PL) spectrum originates from the radiative recombinations both from the Si substrate and the Si0.8Ge0.2/Si MQW. For Si0.8Ge0.2/Si strained MQW, the transition peaks related to the MQW region observed in the photocurrent (PC) spectrum were preliminarily assigned to electron–heavy hole (e–hh) and electron–light hole (e–lh) fundamental excitonic transitions. 相似文献

This paper focuses on the corrugated thin-walled sheet metal in the roll bending process. The main defect that appears in corrugated panels subjected to high amounts of bending deformation is a wavy edge. Edge defects are caused by excessive longitudinal stress and strain near the edge of the plate, and local edge buckling may occur when some critical value of the bending radius is exceeded. This paper proposes two different approaches to avoid a wavy edge for a formed panel: excessive stress on the edge region is restrained by controlling the length of the cross-sectional end of the corrugated panel while considering the stress distribution, and the bending radius in each forming step is determined by considering the strain limit at which the initial edge waviness occurs to avoid excessive compression at particular steps. The experimental and numerical results indicated that the two proposed design strategies can minimize wavy edges in the formed shape. 相似文献

Linusorbs (LOs; a.k.a. cyclolinopeptides) are naturally occurring orbitides derived from flaxseed. These compounds consist of 8–10 amino acid residues, which are linked via an N ‐ to C‐terminal peptide bond with molecular masses of approximately 1 kDa. The LO circular structure makes them candidates for metal binding studies. Flaxseed extracts are known to suppress Pb and Cd toxicity. Hence, four metal salts surveyed include Zn(CH3COO)2, ZnSO4, Pb(CH3COO)2 and Cd(NO3)2 with pure LOs 1–5 . Proton NMR spectra indicated interaction of LOs with metal salts in solution and were used to determine impacts of methionine oxidation on interactions with metal ions. The methyl group of methionine S,S ‐ dioxide of related LOs did not show the same shift in the presence of Zn(CH3COO)2 and Pb(CH3COO)2 observed in their methionine S ‐ oxide analogues. Metal complexes were observed forming at 10?2 m to 10?4 m but not at lower concentrations (10?5 m to 10?8 m ). Mass spectrometry data confirmed that metal binding strength varied by metal in the order Zn(CH3COO)2<Pb(CH3COO)2<ZnSO4<Cd(NO3)2. 相似文献

Aquafaba, the viscous liquid resulting from cooking chickpeas in water is typically discarded. However, this solution is now widely used by the vegan community as an egg replacement that adds texture to food products, such as mayonnaise, pudding, ice cream and baked goods. Sponge cake was prepared with either egg white or aquafaba derived from ten different brands of canned chickpea and the texture and colour were compared. Aquafaba obtained from each chickpea can produced foam which differed in both properties and stability. In addition, aquafaba from some brands provided comparable foam volume and stability to that achieved with egg white. The colour and texture of sponge cake made with either egg white or aquafaba were similar and acceptable, but cakes prepared with aquafaba were less springy, and less cohesive than cake that included egg white. Based on our results, it appears that aquafaba has potential to replace egg white in eggless cake recipes. 相似文献
