An optical receiver, in which a GaInAs PIN photodiode, an AlInAs/GaInAs HEMT high impedance amplifier and even an equaliser were integrated monolithically on an InP substrate, has been fabricated. An optical sensitivity of -30.4 dBm was obtained at 1.2 Gbit/s and 1.3 mu m wavelength.<>  相似文献

Superconducting Ba2YCu3O7-δ thin films were prepared through an organometallic route. Single-phase Ba2YCu3O7-δ thin films with preferred orientation were successfully prepared on SrTiO3 (100) single-crystal substrates at 800°C by a dip coating method using partially hydrolyzed Ba-Y-Cu organometallic solutions. Preferentially oriented Ba2YCu3-O7-δ thin films were also prepared on MgO (100) substrates. By controlling the partial hydrolysis conditions, a coating solution for precursor thin films was kept accurately at the stoichiometric composition. The use of ozone gas during the pyrolysis of the precursor thin films was found to suppress the formation of BaCO3. Ba2YCu3O7-δ thin films with c -axis orientation perpendicular to a SrTiO3 (100) substrate, which were heat-treated at 900°C for 15 min, exhibited a superconductivity transition with an onset of 90 K and an end of 75 K.  相似文献

The micromechanics involved in increased crack growth resistance, K R, due to the addition of TiB2 particulate in a SiC matrix was analyzed both experimentally and theoretically. The fractography evidence, in which, the advancing crack was attracted to adjacent particulates, was attributed to the tensile region surrounding a particulate. Countering this effect is the compressive thermal residual stress, which results in the toughening of the composite, in the matrix. This thermal residual stress field in a particulate-reinforced ceramic-matrix composite is induced by the mismatch in the coefficients of thermal expansion of the matrix and the particulate when the composite is cooled from the processing to room temperature. The increase in K R of the composite over the monolithic matrix, which was measured by using a hybrid experimental-numerical analysis, was 77%, and compared well with the analytically predicted increase of 52%. The increase in K R predicted by the crack deflection model was 14%. Dependence of K R on the volume fraction of particulates, f p, and of voids, f v, is also discussed.  相似文献

The ideal low- and high-frequency capacitance-voltage curves of a semiconductor(2)-insulator-semiconductor(1) (SIS) structure were first calculated with the insulator thickness, conductivity types and doping concentrations in semiconductor(1) and semiconductor(2) as parameters. The effects of fixed oxide charge and interface trap charge on the low and high frequency capacitance-voltage curves were also calculated. It was found that the fixed oxide sheet charge density with its centroid and the order estimation of the interface trap charge density with its effective type in addition to the insulator thickness, conductivity types and doping concentrations in semiconductor(1) and semiconductor(2) could be estimated from measured low and high frequency capacitance-voltage curves of an SIS structure.  相似文献

A technique has been worked out for determining amino alkyl phosphonic acids in ruminal fluid by using methods of hydrolysis, partition of the phosphonic acid on a cation exchange column and ashing of the eluate. After evaporation to total dryness the phosphonic acids were determined as phosphates. The amounts of acid found in the ruminal fluid of goats varied between 0.4 and 1.1 muMol/ml. In view of the fact that these acids are microbial compounds it will appear that any change in the amount of compounds produced in the rumen would indicate changes in the concentration of the microbial mass in the rumen.  相似文献

In anaphylactic cutaneous lesions induced by DNP-ascaris extract in the guinea-pig, the time-course of delayed tissue eosinophilia was found to parallel that of the macrophage reaction, reaching its peak in 24 h. Macrophages could be differentiated from lymphocytes by the numerous lysosomal granules which stained for acid phosphatase. Extracts from such skin lesions contained a delayed eosinophil chemotactic factor and two different macrophage chemotactic factors. Most of the delayed eosinophil chemotactic factor was separated from the two macrophage chemotactic factors by gel filtration on Sephadex G-100 and Sephadex G-200 in that order. The eosinophil chemotactic factor after re-chromatography on Sephadex G-I99 showed no or little chemotactic activity for macrophages.  相似文献

Respiration-deficient mutant (RDM) strains of Zymomonas mobilis were isolated from antibiotic-resistant mutants. These RDM strains showed various degrees of respiratory deficiency. All RDM strains exhibited much higher ethanol fermentation capacity than the wild-type strain under aerobic conditions. The strains also gained thermotolerance and exhibited greater ethanol production at high temperature (39°C), under both non-aerobic and aerobic conditions, compared with the wild-type strain. Microarray and subsequent quantitative PCR analyses suggest that enhanced gene expression involved in the metabolism of glucose to ethanol resulted in the high ethanol production of RDM strains under aerobic growth conditions. Reduction of intracellular oxidative stress may also result in improved ethanol fermentation by RDM strains at high temperatures.  相似文献

Eucalyptus leaf extract (ELE) is rich in hydrolyzable tannins. We examined the effects of ELE and its constituents on lipopolysaccharide (LPS)-induced liver injury in mice. Mice fed a diet supplemented with 1% ELE were intraperitoneally administered LPS. Six hours later, the serum alanine aminotransferase (ALT) and aspartate aminotransferase (AST) activities were significantly lower in the ELE-supplemented mice than in the controls; LPS-induced hepatic inducible nitric oxide synthase (iNOS) expression was also suppressed. ELE lowered LPS-stimulated iNOS expression in cultured RAW 264.7 macrophages. Furthermore, the aglycones of hydrolyzable tannins, gallic acid (GA) and ellagic acid (EA), inhibited iNOS induction to a greater extent than did ELE (15-fold higher). When mice were fed a 1% GA or EA diet, the increase in the serum ALT and AST activities and hepatic iNOS expression in response to the LPS challenge were significantly attenuated. Thus, hydrolyzable tannins in ELE ameliorate LPS-induced liver injury.  相似文献
