We have investigated the degradation mechanism of Al0.48In0.52As/In0.53Ga0.47As/ InP high electron mobility transistors (HEMTs) using WSi ohmic electrodes. Cross-sectional transmission electron microscopy (TEM) observation and en-ergy dispersive x-ray (EDX) analysis reveal impurities diffusion of gate electrode (titanium: Ti) and fluorine (F) in the AlInAs layer after a high temperature (Ta = 170°C operating life test for 500 h. The decrease of drain current (Ids) during life test shows linear dependence on square root of aging time. It suggests that the degradation is controlled by a diffusion mechanism. Hence, the estimated degradation mechanism of this device is related with decrease of carrier concentration in the epitaxial layer by these diffused impurities. On the other hand, TEM and EDX show no degradation of WSi/InGaAs interface after aging. Therefore, the WSi electrode for this type of HEMT demonstrates excellent high stability under the accelerated operating life test.  相似文献

A wide variety of biological activities including the major metabolic actions of insulin is regulated by phosphatidylinositol (PI) 3-kinase. However, the downstream effectors of the various signaling pathways that emanate from PI 3-kinase remain unclear. Akt (protein kinase B), a serine-threonine kinase with a pleckstrin homology domain, is thought to be one such downstream effector. A mutant Akt (Akt-AA) in which the phosphorylation sites (Thr308 and Ser473) targeted by growth factors are replaced by alanine has now been shown to lack protein kinase activity and, when overexpressed in CHO cells or 3T3-L1 adipocytes with the use of an adenovirus vector, to inhibit insulin-induced activation of endogenous Akt. Akt-AA thus acts in a dominant negative manner in intact cells. Insulin-stimulated protein synthesis, which is sensitive to wortmannin, a pharmacological inhibitor of PI 3-kinase, was abolished by overexpression of Akt-AA without an effect on amino acid transport into the cells, suggesting that Akt is required for insulin-stimulated protein synthesis. Insulin activation of p70 S6 kinase was inhibited by approximately 75% in CHO cells and approximately 30% in 3T3-L1 adipocytes, whereas insulin-induced activation of endogenous Akt was inhibited by 80 to 95%, by expression of Akt-AA. Thus, Akt activity appears to be required, at least in part, for insulin stimulation of p70 S6 kinase. However, insulin-stimulated glucose uptake in both CHO cells and 3T3-L1 adipocytes was not affected by overexpression of Akt-AA, suggesting that Akt is not required for this effect of insulin. These data indicate that Akt acts as a downstream effector in some, but not all, of the signaling pathways downstream of PI 3-kinase.  相似文献

A palladium catalyst supported on a semiconductor plate underwent the Heck reaction effectively to afford a coupling product. The catalytic plate was easily recovered from the reaction mixture with tweezers and reused several times without any special treatment. Comparison of reusability, durability, and treatability of seven kinds of commercially available solid-supported palladium catalysts and the semiconductor-supported catalyst plate was studied.  相似文献

Water electrolysis was conducted in both alkaline (25 wt.% KOH, 2 wt.% KOH) and acid (0.1N H2SO4) solutions for 8 s under microgravity environment realized in a drop shaft. The gas bubble formation of hydrogen and oxygen on platinum electrodes was observed by CCD camera. In alkaline solutions, a bubble froth layer grew on the electrode surface. Hydrogen bubble size was smaller than that of oxygen. The current density at constant potential decreased continually with time. In spite of the growth of a bubble froth layer on the electrode, the electrolysis never stopped, apparently because fresh electrolyte is supplied to the electrode surface by microconvection induced by the gas bubble evolution. In acid solution, hydrogen gas bubbles frequently coalesced on the cathode surface, yielding a larger average bubble than that of oxygen. The current density did not vary at constant potentials from –0.4 to −0.8 V versus reversible hydrogen electrode (RHE), because the effective electrode surface area was significantly reduced by the larger bubble size compared to alkaline electrolyte. The present experiments indicate that, especially in a microgravity environment, the bubble evolution behavior and the resultant current–potential curves are significantly influenced by the wettability of the electrode in contact with the electrolyte.  相似文献

The Schottky-collector resonant-tunnel-diode (SRTD) is an resonant-tunnel-diode with the normal N+ collector layer and ohmic contact replaced by direct Schottky contact to the space-charge layer, thereby eliminating the associated parasitic series resistance Rins. By scaling the Schottky collector contact to submicron dimensions, the device periphery-to-area ratio is increased, decreasing the periphery-dependent components of the parasitic resistance, and substantially increasing the device's maximum frequency of oscillation. We report measured d.c. and microwave parameters of planar SRTDs fabricated with 1 μm-geometries in AlAs/GaAs.  相似文献

A novel high step-up DC-DC converter suitable for the power interface of fuel cells (FC) is presented in this paper. The proposed converter features a multi-resonant tank for achieving high-step up ratio under zero current soft switching (ZCS) without any snubber circuits. The simple and minimized-component topology is beneficial for megahertz driving of gallium nitride (GaN) power transistors with effective reductions of switching loss, electromagnetic emission interference (EMI) noise, and ripple-free DC input current. Mode-transitional power stages are described in detail, following that the high step-up principle is revealed by means of frequency-domain analysis. The essential performances of the proposed circuit topology are demonstrated by simulation and experiment of 1.8 MHz-120W prototype whereby effectiveness of the snubberless and multi-resonant topology are verified from the practical point of view.  相似文献

Effects of superposition of a low-frequency (0.1 to 50 Hz) voltage and a high-frequency 2 kHz voltage on the growth of water trees in polyethylene are examined. It has become clear that both the number of total voltage zero-crossings during the whole voltage application period and the number of consecutive voltage zero-crossings in the instant of the polarity reversal of the low-frequency voltage play important roles in the length and shape of water trees. Namely, the water tree length becomes longer as the number of total zero-crossings increases. Furthermore, among the voltages with the same number of total zero-crossings, the length becomes even longer with a prolonged shape in the direction of electric field as the number of consecutive zero-crossings increases. Effects of superposition of a high-frequency voltage onto a dc voltage are also examined. In this case, the dc voltage seems not to have any influence to the tree growth. By assuming the presence of space charge around the water-tree tip, the effective zero-crossings become only sensitive to the high-frequency component. Therefore, this result also indicates that the number of voltage reversals at the tree tip plays a crucial role in the growth of water trees.  相似文献

This work examines the polycondensation of 4-chloropyridine derivatives using an N-(4-tert-butylbenzyl)-4-chloropyridinium (BPymCl) initiator and ion exchange reagents NaBPh4, NaBF4, and TBABF4. The 1H NMR spectra demonstrate that the product quantity is proportional to the total conversion of the monomer and the initiator. The MALDI-TOF MS spectrum shows that the product contains more than 9 monomer units. The polymerization was well-terminated via the addition of dimethylaminopyridine. These results indicate that the polycondensation proceeds in a chain-growth manner. This polycondensation could be a new example of a controlled polymerization with a well-defined end group.  相似文献
